Abstract
Description
The present invention relates to a sputtering target packaging structure.
A sputtering method is known as a method for forming an inorganic thin film. As a sputtering apparatus for carrying out the sputtering method, there are an apparatus using a flat-plate type sputtering target and an apparatus using a cylindrical type sputtering target as a sputtering target.
Among these, the sputtering device using the tubular sputtering target is configured to perform sputtering while rotating the tubular sputtering target while cooling the target material from the inside of the tubular sputtering target. Therefore, in the sputtering device using the cylindrical sputtering target, the usage efficiency of the target material is 70% or more. This usage efficiency is extremely higher than that of a sputtering apparatus using a flat-plate type sputtering target, and is useful from the viewpoint of resource saving and economical burden reduction.
On the other hand, in both of the cylindrical sputtering target and the flat-plate sputtering target, when the sputtering target is shipped or stored, it is usually put in a resin bag, and then the inside is vacuum sucked, or an inert gas is supplied. To introduce. This is done to prevent debris deposition or sputter target alteration (eg, oxidation). In Patent Document 1, for example, at the time of vacuum suction of a hollow cathode type sputtering target having a U-shaped cross section covered with a resin bag, through a through hole provided in a lid that covers a space part of the sputtering target, There is described a sputtering target packaging apparatus that vacuum degasses the space of the sputtering target to prevent even the packaging resin from touching the space of the sputtering target.
From the viewpoints of resource saving and reduction of economic burden as described above, the use of a tubular sputtering target is drawing attention. In particular, in recent years, in consideration of stable installation in a sputtering apparatus, a cylindrical sputtering in which a flange is provided around the opening at one end and the opening at the other end is sealed with a cap or the like. Targets are widely used.
However, the present inventors have found that a cylindrical sputtering target provided with such a flange portion and a cap can cause many problems during vacuum suction and packaging for shipping or storage. First, since the cylindrical sputtering target is generally long and has a large inner volume, when one end is sealed with a cap, the sputtering target is packaged in a sufficiently vacuum state up to the inner side. The problem is that it is difficult to do. Secondly, when the tubular sputtering target has a flange portion, the packaging material is caught on the edge portion of the flange portion even if vacuuming is performed as it is, and the air inside or outside the sputtering target cannot be evacuated well. Is a problem.
FIG. 4 is a schematic view showing a cross section of a cylindrical sputtering target vacuum-packed using a general method. As shown in FIG. 4, the

The length X in the longitudinal direction of the
By appropriately setting the length X and the inner diameter Y of the
The thickness of the
In the process described above, preferably, as shown in FIG. 1A, the
Secondly, as shown in FIG. 1B, the opening at the
Thirdly, as shown in FIG. 1C, the
Fourth, as compared with the size of the
Fifthly, as shown by the arrow in FIG. 1E, a vacuum is drawn from the opening of the
Any method known to those skilled in the art may be used for the evacuation method. For example, there is a method of sufficiently sucking gas molecules out of the target space by using a commercially available vacuum evacuation device (for example, a vacuum degassing device or a vacuum pump). The
Sixth, as shown in FIG. 1G, a part of the
Seventh, as shown in FIG. 1H, such a part of the opening is closed to form the
As shown in FIGS. 1E to 1H, after sufficiently vacuuming or the like, the
In another embodiment, before packing the
In still another embodiment, the
The
In another embodiment, the step of covering the outer side of the
In another embodiment, in FIG. 1A and FIG. 1B of the above-described embodiment, instead of the
In one embodiment in that case, the wrapping
Alternatively, in another embodiment in that case, the
In the case of the above-described embodiment, at least one of vacuum evacuation from a part of the opening on the
In FIG. 1C of the above-described embodiment, the
In another embodiment, referring to FIG. 1D of the above-described embodiment, the size of the inner diameter Y of the
In yet another embodiment, the process of FIG. 1D of the previous embodiment may be performed at any stage of the packaging process. For example, the
In another embodiment, the process of vacuuming and forming the
In the above-described embodiment, the
According to the packaging method of the present invention described above, after the
FIG. 2 is a sectional view showing a packing structure of a cylindrical sputtering target packed by the method of FIGS. 1A to 1H.
As shown in FIG. 2, the
In the present specification, "close contact" or "close contact state" does not require that the objects are completely adhered to each other without a gap, the above-mentioned packing method is applied, and the inside and outside of the object depend on the packaging material. Is in a sufficiently vacuumed state and is wrapped, and the packaging material is in a state in which it adheres to the contour of the object almost exactly.
Specifically, regarding the
Further, in the state where the
As described above, the sealing

(Example 1)
A cylindrical sputtering target (total length 2950 mm) having a cylindrical portion having a length of 2750 mm, an outer diameter of 165 mm, and an inner diameter of 126 mm, and having a flange portion at the opening at one end of the cylindrical portion and a cap at the other end was prepared. The cylindrical body of the cylindrical sputtering target is made of high-purity (99.999%) aluminum, the flange and the cap are made of an aluminum alloy, and the outer radii of the end faces on the cap side and the flange side are 70 mm and 82.5 mm, respectively. Met. The surface of the cylindrical portion of the cylindrical sputtering target was protected with a protective film (“Mitsui Masking Tape” (registered trademark), manufactured by Mitsui Chemicals Tohcello Co., Ltd.). A cylindrical wrapping material obtained by cutting a cylindrical sputtering target into a length of about 6400 mm (Eslap AL manufactured by Star Plastic Industry Co., Ltd. (oxygen permeability: 60 cc/m 2 atm·day, moisture permeability: 9 g/ m 2 ·day)) and covered. At that time, it was arranged so that the end of the cylindrical sputtering target on the cap side was at a position of about 250 mm from the end of the packaging material of about 6400 mm. After that, one end of the packaging material on the flange side of the cylindrical sputtering target was sealed, and the one end was pushed using a core until it reached the end in the cap direction of the space inside the cylindrical sputtering target.
After removing the looseness of the packaging material in the pressed state, the long sealer with vacuum pump degassing performance (LOS-1000-NT1 manufactured by Fuji Impulse Co., Ltd.) is opened from the opening of the packaging material on the cap side of the cylindrical sputtering target. The vacuum was evacuated for 30 seconds while moving the air pocket to the cap side of the cylindrical sputtering target by hand, and the opening was sealed. Then, a part of the end of the flange-side packaging material of the cylindrical sputtering target was cut, and after vacuuming for 120 seconds using the same device, the opening was sealed. At this time, the wrapping material is in close contact with the end surface on the cap side, and the wrapping materials are in close contact with each other at the center of the cap, and the sealing portion on the cap side is located approximately 150 mm from the end surface on the cap side of the cylindrical sputtering target. Met. The packaging material was also in close contact with the end surface of the flange portion, and the seal portion on the flange portion side was at a position of about 150 mm from the end surface on the flange portion side of the cylindrical sputtering target. After completely sealing, the core was pulled out to prepare a packing structure for a cylindrical sputtering target. The packaging material was in close contact with substantially the entire outer surface and substantially the entire inner surface of the cylindrical sputtering target except for the stepped portion of the cylindrical sputtering target and the wrinkled portion of the packaging material.
(Example 2)
Regarding the cylindrical sputtering target to be packed, the above-mentioned embodiment is used except that the cylindrical main body is made of high-purity (99.99%) oxygen-free copper and the flange and the cap are made of oxygen-free copper. In the same manner as in 1, a packaging structure for a cylindrical sputtering target was produced.
(Comparative example)
The same cylindrical sputtering target as in Example 1 was prepared, and the surface was protected with a protective film (“Mitsui Masking Tape” (registered trademark), manufactured by Mitsui Chemicals Tohcello Co., Ltd.). Cylindrical packaging material with a longitudinal length cut to about 3450 mm (Eslap AL manufactured by Star Plastics Co., Ltd. (oxygen permeability: 60 cc/m 2 atm·day, moisture permeability: 9 g/m 2 ·day)) ) Through a cylindrical sputtering target. At that time, it was arranged such that the end of the cylindrical sputtering target on the cap side was about 250 mm from the end of the packaging material of about 3450 mm. Thereafter, the opening of the packaging material on the cap side of the cylindrical sputtering target was sealed using a long sealer with vacuum pump degassing performance (LOS-1000-NT1 manufactured by Fuji Impulse Co., Ltd.). At this time, evacuation was not performed. Then, through the opening of the packaging material on the flange side of the cylindrical sputtering target, using the same device, while manually moving the air pocket to the flange side of the cylindrical sputtering target, vacuuming for 120 seconds, and then the packaging on the flange side. The opening of the material was sealed to produce a packing structure for a cylindrical sputtering target. The sealing portion on the cap side was sealed at a position of about 150 mm from the end surface on the cap side of the cylindrical sputtering target, and the sealing portion on the flange portion was sealed at a position of about 150 mm from the end surface on the flange portion side of the cylindrical sputtering target. However, after the completion of packaging, the seal portion on the flange side was slightly drawn into the inside of the cylindrical sputtering target as shown in FIG.
(Evaluation)
The packaging structures of the cylindrical sputtering targets of Examples 1, 2 and Comparative Example were stored at 20° C. under atmospheric pressure for 1 week. For each packing structure of the cylindrical sputtering target after storage, a digital force gauge (Imada Co., Ltd.) in which a hole of about 6 mm was punched in the packaging material outside the sealing portion on the flange side and a hook portion was provided there Manufactured by DSV-200N), and pulled to the outside in the longitudinal direction of the cylindrical sputtering target (direction substantially perpendicular to the end face on the flange side) with a force of 20N. The gap between the packaging material generated at this time and the end surface of the cylindrical sputtering target on the flange side was measured with a ruler. As a result of measuring at 5 points for each of the packaging structures, in the cylindrical sputtering targets of Example 1 and Example 2, the maximum gap was 1 mm or less. On the other hand, it was 10 mm in the packaging structure of the comparative example. Regarding the packaging structure of the cylindrical sputtering target of Examples 1, 2 and Comparative Example, immediately after vacuum packaging, even if the same evaluation as above was performed, the packaging structure between the cylindrical sputtering target and the packaging material was measured. Was less than 1 mm.
As described above, in the packaging structures of the cylindrical sputtering targets of Example 1 and Example 2, the packaging material for packaging the cylindrical sputtering target did not loosen even after one week passed after the packaging. On the other hand, in the cylindrical sputtering target packaging structure of the comparative example, one week after packaging, the packaging material packaging the cylindrical sputtering target was loose. From this result, one end of the packaging material was pushed into the inside of the cylindrical sputtering target, and then the vacuum was performed twice from both sides of the flange side and the cap side of the cylindrical sputtering target. It can be understood that even a long cylindrical sputtering target having a can be packaged in a sufficiently vacuum state on the outside and the inside.
According to the sputtering target packing method of the present invention, the flange is provided at one end, and the other end is sealed with a cap or the like, with respect to a long tubular sputtering target, the packaging material is caught at the flange. It can be packaged in a sufficient vacuum state to the outside and inside of the sputtering target.
