そして重合物の精製にあたり、得られた溶液をTHF200gとメタノール(MeOH)800gとの混合溶媒に滴下した以外は実施例1と同様にして、重合体を得て、実施例1と同様にして重量平均分子量、数平均分子量および分子量分布、重合体中の各分子量の成分の割合を測定した。結果を表1に示す。
そして、得られた重合体を用いて実施例1と同様にしてポジ型レジスト組成物を調製した。かかるポジ型レジスト組成物を用いたポジ型レジストの形成に当たり、使用するレジスト用現像液を表1に示す通りにそれぞれ変更した以外は実施例1と同様にして、各種測定及び評価を行った。結果を表1に示す。

重合開始剤であるアゾビスイソブチロニトリルの配合量を0.069751gに変更し、溶媒であるシクロペンタノンの配合量を1.87gに変更した以外は実施例1と同様にして、重合物を得た。得られた重合物の重量平均分子量(Mw)は21807であり、数平均分子量(Mn)は14715であり、分子量分布(Mw/Mn)は1.48であった。また、得られた重合物は、α−クロロアクリル酸2,2,2−トリフルオロエチル単位を50mol%、α−メチルスチレン単位を50mol%含んでいた。
そして重合物の精製にあたり、得られた溶液をTHF100gとメタノール(MeOH)900gとの混合溶媒に滴下した以外は実施例1と同様にして、重合体を得た。そして、得られた重合体について、実施例1と同様にして重量平均分子量、数平均分子量および分子量分布、重合体中の各分子量の成分の割合を測定した。結果を表1に示す。さらに、実施例1と同様にしてポジ型レジスト組成物を調製した。かかるポジ型レジスト組成物を用いたポジ型レジストの形成に当たり、使用するレジスト用現像液を表1に示す通りにそれぞれ変更した以外は実施例1と同様にして、各種測定及び評価を行った。結果を表1に示す。

実施例1で調製したポジ型レジスト組成物を用いて、レジスト膜を形成するにあたり、使用する現像液を酢酸ヘキシル(日本ゼオン社製、ZED−N60、製造上不可避的に混入した不純物を含む)に変更した以外は実施例1と同様にして、ポジ型レジスト膜の耐パターン倒れ性、Eth、γ値、及び残膜率を評価した。結果を表2に示す。なお、本例では、形成したレジスト膜が現像液に過剰に溶解し、パターンを形成することができなかった。さらに、表1には示さないが、酢酸アミル、酢酸ヘプチル、酢酸オクチル、酢酸ノニル、または酢酸デシルを現像液として用いた場合も、比較例1と同様に、形成したレジスト膜が現像液に過剰に溶解し、パターンを形成することができなかった。したがって、これらの場合にも、比較例1と同様の評価結果となった。
