本発明者らは、メンテナンス作業後における気相成長装置1の清浄度を効率よく回復させるために、メンテナンス作業後の気相エッチングに着眼して鋭意検討を重ねた。その中で、本発明者らは次のような知見を得た。図2に示すようにメンテナンス作業後における気相成長装置1の反応炉2内は操業時よりも水分量が多い(酸素濃度が高い)。よって、この状態で気相エッチングを行うと(塩化水素ガスを流すと)、反応炉2内のベースリング2a(ステンレス部材)の腐食が悪化する。このステンレス部材の腐食が悪化すると、反応炉2内が金属不純物により汚染され、結果として気相成長装置1の清浄度を回復させるのに長時間を要してしまうとの知見を本発明者らは得た。   In order to efficiently recover the cleanliness of the vapor phase growth apparatus 1 after the maintenance work, the present inventors have made extensive studies focusing on the vapor phase etching after the maintenance work. (実施例)
メンテナンス作業が終了した気相成長装置1を用意した。用意した気相成長装置1を使用してガス供給管6から反応炉2内のサセプタ3の表面にトリクロルシランを供給してポリシリコン層Pを30μm堆積した(第1工程)。次いで、ランプ8により反応炉2内を1130度に加熱した(熱処理する工程)後に、ガス供給管6から反応炉2内に塩化水素ガス(HCl)を供給するとともに、パージガス(水素)を供給してポリシリコン層Pを気相エッチングした(除去する工程)。その後、ガス供給管6からサセプタ3の表面にトリクロルシランを供給してサセプタ3の表面等にポリシリコン層Pを堆積させた(第2工程)。そして、第1工程→熱処理する工程→除去する工程→第2工程の一連の工程(以下、「回復工程」とする)を複数回、繰り返すとともに、回復工程に費やした総時間を測定した。その後、反応炉2内の汚染を評価するP型のシリコン単結晶基板Wを反応炉2内に搬入して基板Wにエピタキシャル層を成長し、反応炉2内の金属不純物を評価するエピタキシャルウェーハを作製した。そして、作製されたエピタキシャルウェーハの表面のモリブデン濃度(atоms/cm)をICP−MS法により測定した。なお、シリコン単結晶基板Wには、直径200mm、結晶方位<100>、抵抗率10Ωcmのものを使用した。
