Abstract
Description
The technique disclosed by this specification is related with a circuit structure.
2. Description of the Related Art Conventionally, as a device for performing energization or disconnection of an in-vehicle electrical component, a device in which a circuit structure including a circuit board on which various electronic components are mounted is accommodated in a case is known.
In such a device, heat generated in the case is avoided in order to prevent the heat generated by the electronic components mounted on the circuit board from causing the inside of the case to become hot, causing the electronic components to exceed the allowable temperature, and causing malfunctions. Means to discharge out of the case are taken. For example, heat generated from an electronic component mounted on one side of the circuit board is conducted to the back side of the circuit board (the side opposite to the electronic component mounting surface), and a part of the circuit board is exposed outside the case. There is known a technique of cooling by a heat sink or the like provided on the back side. In
In recent years, with the progress of miniaturization and integration of circuit components, the amount of heat generated per unit area by electronic components is increasing, and further improvement in heat dissipation of circuit components is desired. However, the above technique has a problem in that the heat dissipation is not sufficient because the heat conduction path is formed with the inlay component embedded in the circuit board.
This specification discloses the technique which provides the circuit structure excellent in heat dissipation from the conventional thing in view of the said situation.
A circuit component disclosed in the present specification includes a circuit board having an insulating plate having a first plate surface and a second plate surface and having a through hole penetrating from the first plate surface to the second plate surface. A substrate, a metal inlay component inserted into the through hole, an electronic component mounted on the first plate surface and thermally connected to the inlay component, and the first through an insulating layer. A heat dissipating member made of a heat conductive material disposed on the plate surface side, wherein the inlay part is inserted into the through hole, and the insertion portion And a convex portion that protrudes from the second plate surface toward the heat radiating member, and the convex portion is inserted at a position that matches the convex portion of the heat radiating member. A recess is provided.
According to this configuration, since the convex portion of the metal inlay component protrudes toward the heat radiating member of the circuit board, the heat transfer area from the inlay component to the heat radiating member increases, and heat is dissipated from the heat-generating electronic component. Heat can be easily transmitted to the surface of the member, and heat dissipation can be improved. As a result, it is possible to reduce the size of the heat dissipating member and consequently the circuit structure.
In addition to the above-described configuration, the circuit structure disclosed in this specification includes an insulating heat transfer layer disposed between the convex portion and the concave portion in a state where the convex portion is inserted into the concave portion.
According to such a configuration, since it is possible to avoid the direct contact between the convex portion of the inlay part and the concave portion of the heat dissipation member, it is possible to avoid damage to both members made of metal, and the convex portion and the concave portion. When the insulating heat transfer layer follows and adheres to the fine irregularities present on the surface, heat can be efficiently transferred from the inlay component to the heat dissipation member. Moreover, the electrical conduction between a convex part and a recessed part can be prevented reliably, and safety can be improved.
In the circuit structure disclosed in this specification, a gap is formed between the outer peripheral surface of the convex portion and the inner peripheral surface of the concave portion in a state where the convex portion is inserted into the concave portion, and is insulated from the gap. It is preferable that the insulating heat transfer layer is formed by filling a paste made of a heat conductive material.
According to such a structure, since the outer periphery of the convex part of an inlay component is set smaller than the inner periphery of a heat radiating member recessed part, insertion to a recessed part of a convex part becomes easy. In addition, for example, an insulating heat transfer layer can be filled between the convex portion and the concave portion by a simple method of applying the appropriate amount of paste made of an insulating heat transfer material to the concave portion and then inserting the convex portion.
In the circuit structure disclosed in the present specification, it is preferable that the heat dissipation member and the circuit board are positioned by a positioning structure provided at a position different from the convex portion and the concave portion.
According to such a configuration, the circuit board can be accurately positioned on the heat dissipation member without bringing the convex portion of the inlay component into contact with the heat dissipation member or the like.
In the circuit structure disclosed in the present specification, it is preferable that the inlay component is directly connected to the electronic component by soldering. In this specification, “directly connected” means connected by soldering, brazing, or the like without interposing other members.
According to such a configuration, heat is directly transmitted from an electronic component having a large calorific value to an inlay component that is a heat transfer member. Therefore, heat of the electronic component is more efficiently transmitted to the heat radiating member and radiated outside the case. be able to.
According to the technology disclosed in the present specification, a circuit structure excellent in heat dissipation can be obtained, and the heat dissipation member, and thus the entire circuit structure can be reduced in size.

(Circuit board)
Of the two circuit boards included in the

第1回路基板21に実装される電子部品30には、例えばFET(電解効果トランジスタ:Field Effect Transistor)31、電解コンデンサ32などが含まれる。
(Electronic component 30)

In the
(Inlay part 40)
The
The diameter of the

(Heat dissipation member 50)
The
On the upper surface of the
In the present embodiment, the
In the
(Heat transfer sheet 60)
The heat transfer sheet 60 (insulating layer) is a sheet formed of an insulating material having thermal conductivity, and a known sheet having such properties can be used. The
In the

An example of the manufacturing process of the

Next,
Subsequently, the

Next, the
Subsequently, the
First, the
Next, the
As described above, when the

(Operation and effect of this embodiment)
In the

In the
In the
In the

<Other embodiments>
The technology disclosed in the present specification is not limited to the embodiments described with reference to the above description and drawings. For example, the following embodiments are also included in the technical scope of the technology disclosed in the present specification. .
(1) The technology disclosed in this specification is applicable not only to a vehicle-mounted DC-DC converter device but also to circuit structures used in various applications and devices. Since a circuit structure excellent in heat dissipation and safety can be obtained with a simple structure, it is possible to realize a compact and highly practical structure while enhancing circuit aggregation.
(2) In the above embodiment, the
(3) In the above embodiment, the FET is thermally connected to the inlay component. However, the present invention is not limited to such a configuration. The technology disclosed in this specification is particularly useful when applied to an electronic component having high heat generation and an electronic component that is easily affected by heat and easily malfunctions. In addition, a particularly high effect is obtained when the electronic component and the inlay component are directly connected by soldering as in the above embodiment, but the invention is not limited to such a connection mode, and the heat transfer member It may be indirectly connected by.
(4) In the above embodiment, the inlay component has a cylindrical shape, but is not limited to such a shape. As an inlay part, what has various cross-sectional shapes can be used, and the cross-sectional area and cross-sectional shape of an insertion part and a convex part may differ. The inlay component only needs to have a portion that contacts the circuit board or electronic component (heat generating component), a portion that protrudes from the circuit substrate toward the heat dissipation member, and a portion that connects the two portions. The entire hole need not be filled. If the through hole is filled in combination with other appropriate materials, the filling process can be simplified and the cost can be reduced. In the above embodiment, the inlay component is made of copper, but the material is not particularly limited as long as it has a certain form and heat conductivity.
(5) In the above embodiment, the insulating heat transfer sheet is disposed as the insulating layer between the circuit board and the heat radiating member. However, the present invention is not limited to this. For example, an insulating heat transfer paste may be applied on the heat radiating member and a circuit board may be overlaid thereon, or the heat transfer paste may be cured after this is done. Moreover, in the said embodiment, although it was set as the structure filled with a heat-transfer paste between a convex part and a recessed part, it is not limited to this. For example, the convex part of the circuit board may be inserted into the concave part while disposing an insulating heat transfer sheet having excellent flexibility on the heat radiating member, deforming it and pushing it into the concave part.
(6) FIG. 9 shows an example of a circuit structure in which a bus bar stacked on a heat dissipation member via an insulating heat transfer layer is bent and protruded toward the heat dissipation member. In FIG. 9, the same components as those in the above embodiment are denoted by the same reference numerals and description thereof is omitted. The
