図1に示す正面フライス100(1個の第1チップ31(住友電工ハードメタル(株)社製、型番DA1000NF−SNEW1204ADFR−W)および5個の第2チップ32(住友電工ハードメタル(株)社製、型番SDET1204ZDFR)をカッタボディ1に均等かつそれぞれ対向するように配置してロケータ2で固定した正面フライス(オークマ(株)社製))を用いてアルミニウムからなるスパッタリングターゲット(直径:φ254mm、厚さ:12mm)のスパッタリング面を切削加工し、実施例1のスパッタリングターゲットを得た。

スパッタリング面の仕上げ加工時の加工条件は、以下のとおりであった。
・正面フライス100の軸線Lまわりの回転周速度:2074m/min
・正面フライス100の走査方向Sへの走査速度:1500mm/min
・仕上げ面の切削量:0.1mm

図1に示す正面フライス100の変更タイプの正面フライスを用いて、具体的には、正面フライス100において使用した第1チップ31の代わりに第2チップ32を配置し、全てのチップを第2チップ32とした正面フライスを用いて、アルミニウムからなるスパッタリングターゲット(直径:φ254mm、厚さ:12mm)のスパッタリング面を切削加工し、比較例1のスパッタリングターゲットを得た。

<スプラッシュの発生数>
上記スパッタリングによってアルミニウム膜が形成された基板について、そのアルミニウム膜を顕微鏡にて観察し、アルミニウム膜上に発生したスプラッシュの数を計測した。その計測値に基づいて、単位面積あたりのスプラッシュ発生数を求めた。

表1の結果から明らかなように、実施例1は比較例1よりもスプラッシュ発生数が顕著に低減されていることがわかる。これは、実施例1のスパッタリングターゲットは、スパッタリング面が充分に鏡面仕上げ加工されて、スパッタリング時の異常放電が発生するのを抑制することができたためである。 As is clear from the results in Table 1, it can be seen that the number of splash occurrences in Example 1 is significantly reduced as compared with Comparative Example 1.
