Abstract
Description
The present invention relates to a hearth liner with a lid used when a material is heated in a vapor deposition apparatus and a vapor deposition method using the hearth liner with a lid.
Conventionally, a hearth liner for storing a material to be used for an electron beam evaporation apparatus is generally in a deep dish shape adapted to a crucible, and a material to be evaporated (dissolved, sublimated, evaporated) is loaded into the material. The material was directly irradiated with an electron beam to heat and evaporate it, and deposited on a substrate placed on the opposite surface.
Also, in the case of materials that cannot be evaporated successfully by the above-mentioned electron beam evaporation apparatus, for example, when depositing granular Ca or organic materials, etc., when the electron beam is directly irradiated, it jumps when it is directly irradiated (exactly sublimation). Therefore, there is an electric heating vapor deposition apparatus that directly deposits a material on a boat or basket such as tungsten, evaporates the material by electric heating (for example, sublimation), and performs vapor deposition on a substrate disposed on the opposite surface. I used it.
For this reason, it is necessary to use two apparatuses having different methods depending on the material to be used (for example, granular Ca material), which takes time, labor and cost.
In the conventional electron beam deposition apparatus, the material to be directly deposited is irradiated with an electron beam to heat and evaporate, and in particular, a material such as sublimation is heated at once, so bumping occurs and the material is scattered. There was a problem that vapor deposition could not be performed conveniently. In order to avoid this as much as possible, if an electron beam scanning mechanism for scanning the electron beam in both the X and Y directions is provided, the cost of the apparatus is greatly increased, and the control becomes complicated and the structure becomes complicated. Problem occurs.
Further, in the case of an organic material, temperature control is necessary. However, if an electron beam is directly irradiated on the organic material, the temperature control is extremely difficult and vapor deposition cannot be performed.
Further, in the conventional electron beam evaporation apparatus, the upper part of the crucible (hearth liner) is fully opened to irradiate the material with the electron beam, and the material evaporates toward the substrate disposed opposite to the crucible. In this case, there is also a problem that the solid angle evaporates over a wide area other than the substrate and adheres more than necessary in the vacuum chamber of the apparatus and is contaminated.
In addition, since some organic materials can only be evaporated by an electric heating method, vapor deposition must be performed using another dedicated electric heating vapor deposition device. For example, when creating a multilayer film, an electron beam vapor deposition device is used. In addition, there is a problem in that the sample must be exchanged by providing a mechanism such as a load lock in the current heating vapor deposition apparatus.
For this reason, it is necessary to use two different devices depending on the materials used, and after depositing on the substrate a material that can only be deposited by an electron beam vapor deposition device on one substrate, the substrate is placed on the current heating vapor deposition device. It is necessary to mount and vapor-deposit by using two devices properly, such as attaching and vapor-depositing. Especially, when depositing a multilayer film on a substrate, it is troublesome to attach the substrate to both devices, There was a big problem of taking time.
In order to solve these problems, the present invention, in an electron beam evaporation apparatus for irradiating with an electron beam, arranges a concave hearth liner into which a material to be deposited is placed, an upper part of the hearth liner, and A lid provided with one or more holes, and with the material placed inside the hearth liner and the lid placed on the lid, the lid is irradiated with an electron beam to heat the lid, and the lid is heated. The material inside the hearth liner is indirectly heated by the heat of the lid so that it is ejected from one or more holes of the lid and deposited on the opposing substrate.
At this time, a spacer is disposed at the bottom of the hearth liner between the hearth liner and the outside so as to reduce heat escape to the outside by the spacer.
In addition, the spacer has a structure in which the amount of heat escape is adjusted in accordance with the vapor deposition characteristics of the material placed inside the hearth liner.
The hearth liner is made of a material having a melting point higher than that of the material.
Further, the lid is placed on the upper part of the hearth liner and fitted into the upper part to prevent the lid from being lifted or displaced by the material evaporated by indirect heating.
In addition, by adjusting any one or more of the size and number of holes and the angle of the holes provided in the lid, the deposition rate on the substrate, the deposition position on the substrate, the uniformity of the deposited film thickness on the substrate Any one or more of them are adjusted.
In addition, the hearth liner on which the lid is placed is placed in a crucible with an empty material containing a material to be directly heated by an electron beam.
In addition, the lid hole provided with one or more holes is not irradiated with the electron beam, but the other part is irradiated, and the lid is directly irradiated and heated without directly irradiating and heating the material with the electron beam. ing.
Further, a temperature detector for measuring the hearth liner temperature is provided, and the amount of heating by the electron beam is controlled so that the temperature detected by the temperature detector is maintained at a predetermined value.
In addition, a mechanism that can automatically move a hearth liner with a lid and a number of hearth liners or crucibles without a lid, which can be automatically moved from outside the vacuum, is provided at the irradiation position of the electron beam. Move to the irradiation position and irradiate the lid with an electron beam with a predetermined power to heat it, and indirectly heat the inner material with the lid heat to eject it from the hole in the lid. Alternatively, the crucible is moved to the irradiation position of the electron beam, and the material inside the hearth liner or the crucible is irradiated with the electric power obtained in advance and directly heated to evaporate the material.
The present invention has a capsule shape in which a lid can be attached to a concave hearth liner into which a material to be evaporated is placed, the lid is heated by irradiation with an electron beam, and the material is indirectly heated by the heat of the lid, and at least one hole is formed in the lid. By having a structure in which the material is ejected from this hole and deposited on the oppositely arranged substrate,
(1) The material is indirectly heated by the heat from the lid to evaporate it to prevent the material from bumping.
(2) Further, since the material is ejected toward the substrate through one or more holes of the lid, the solid angle can be kept small (desired), and the material is restricted from being deposited over a wide area in the chamber. Can prevent pollution,
(3) In addition, materials that are incompatible with electron beam direct heating deposition can be easily made by indirect heating deposition with an electron beam.
(4) Furthermore, since it is indirect heating vapor deposition, it is possible to easily maintain a desired evaporation rate by measuring the temperature of the hearth liner with a thermocouple or the like and controlling the amount of electron beam to control the temperature.
The present invention has a capsule shape in which a lid can be attached to a concave hearth liner into which a material to be evaporated is placed, the lid is heated by irradiation with an electron beam, and the material is indirectly heated by the heat of the lid, and at least one hole is formed in the lid. With a structure that allows the material to be ejected from the hole and deposited on the opposing substrate, the material can be prevented from bumping with a simple structure, or the material can be prevented from being deposited over a wide area in the chamber. To prevent contamination in the chamber, to enable indirect heating deposition with an electron beam, to measure the hearth liner temperature with a thermocouple, etc., to control the amount of electron beam and to control the temperature to achieve the desired evaporation rate, etc. Realized.

As described above, by providing a hearth liner with a lid and irradiating the portion of the

The anode 8 is an electrode having a hole in the center for applying a positive high voltage and accelerating the electrons emitted from the filament 7 (for example, about several KV) to generate the electron beam 9.

Further, FIG. 2 shows one crucible 6, but a mechanism (turret mechanism 21) in which a plurality of (for example, six) crucibles 6 can be automatically moved from outside the vacuum to the irradiation position of the electron beam 9 in a turret shape. Provided,

A material (for example, aluminum) which is directly irradiated and heated by selecting (A) in the turret mechanism 21 is a substrate (a substrate having a predetermined size, a substrate placed on a turret mechanism that sequentially moves a plurality of substrates to a predetermined vapor deposition position, or a predetermined width. The material 4 (e.g., granular Ca) that is heated by indirect irradiation by selecting (B) with the turret mechanism 21 is then deposited on the substrate. By repeating this, it is possible to easily and efficiently deposit a material for direct irradiation heating and a material for indirect irradiation heating on the substrate in multiple layers. At this time, for the material to be directly heated by irradiation with the electron beam and the material to be heated indirectly, the evaporation power determined by the optimum electron beam power (the melting temperature / sublimation temperature of the material 4 such as the size of the crucible and the hearth liner 2). The optimum accelerating voltage and electron beam current value) are obtained in advance through experiments, and the values are automatically adjusted to the values for vapor deposition.
In the present invention, a lid is attached to a concave hearth liner containing a material to be evaporated, and the lid is heated by irradiation with an electron beam, and the material is indirectly heated by the heat of the lid.
