<組成物の評価>
組成物の調製:DMPUまたはシクロヘキサノン(以下CHNと略記する)に、各例のポリアリーレンスルフィドと各種添加剤を合計した固形分の濃度が15%となるようにそれぞれ溶解し、ポリアリーレンスルフィド100質量部に対し、DC−190(東レ・ダウコーニング株式会社製)を0.2質量部添加した組成物を表2のとおり調製した。

イメージセンサーの導光路材として使用する場合の実用物性評価として埋め込み性の評価および薬品に対する耐性評価を行った。シリコンウェハー上に直径1μm、深さ3μmのホールが2μmピッチで無数に形成された基板を用い表2記載の組成物をスピンコート法により塗布し、これを120℃で1分間、250℃で5分間順次加熱乾燥させて評価試料とした。この基板をカットしてその断面を電界放射型走査電子顕微鏡により観察し、ボイド等の欠陥がなければ○、欠陥があれば×とした。また、この基板を2.38%テトラメチルアンモニウムヒドロキシド(TMAH)またはプロピレングリコールモノメチルエーテルアセテート(PGMEA)にそれぞれ5分間浸漬し剥離の有無を観察し剥離および膜減りがなければ○、剥離または膜減りがあれば×とした。 Evaluation of embedding properties and resistance to chemicals were performed as practical physical properties when used as a light guide material for an image sensor. 2.4.評価結果
表1をみると、ポリアリーレンスルフィドがフルオレン構造を有することにより、溶媒に溶解しやすいことが判明した。また、全繰り返し単位の数に対する前記式(1)で表される繰り返し単位の数が大きくなると、溶解しうる溶媒の種類が増えることが判明した。また、全繰り返し単位の数に対する前記式(1)で表される繰り返し単位の数が大きくなると、Tgが高くなることが判明し、耐熱性も向上することがわかった。
