前記保持プレートに保持された基板にフラッシュ光を照射するフラッシュランプと、
前記保持プレートに保持された基板を光照射によって予備加熱するハロゲンランプと、
前記保持プレートに載置され、予備加熱される基板の端縁部の温度を補償する温度補償部材と、
を備えることを特徴とする熱処理装置。

A quartz holding plate for placing the substrate in the chamber and holding it in a horizontal position;
A flash lamp for irradiating flash light to the substrate held by the holding plate;
A halogen lamp for preheating the substrate held by the holding plate by light irradiation;
A temperature compensation member that is placed on the holding plate and compensates for the temperature of the edge of the substrate to be preheated;
A heat treatment apparatus comprising:

前記温度補償部材は、前記保持プレートに保持される基板の端縁部に近接して環状に配置されることを特徴とする熱処理装置。
