Description
The present invention relates to a fluid heating apparatus and a semiconductor processing apparatus using the same, and more particularly, to efficiently introduce raw material gases such as water, water vapor, carrier gas, and reaction gas introduced into various heat treatment apparatuses in semiconductor manufacturing in a clean state. The present invention relates to a fluid heating apparatus that can be heated and can be miniaturized.
In diffusion-type heat treatment equipment, various gases pass from the bottom of the reactor through the outside of the soaking tube, reach the top, and are introduced from the top to the stacked wafer processing area, passing through this from top to bottom and down to the bottom. And then discharged.
On the other hand, in LP-CVD, etc., it is introduced into the wafer processing area stacked directly from the lower part, passes through here from the bottom to the upper part, passes through the outside of the wafer processing area, and then is discharged from the lower part. Is done. For this reason, a large number of dummy wafers are stacked in order to ensure uniform heat distribution of the wafers stacked in the wafer processing region.
In a reaction furnace such as LP-CVD, the reaction gas is usually at a temperature of 600 ° C. to 800 ° C., and the carrier gas or the reaction gas is set to 200 ° C. or more in order to improve the uniformity of film formation and the quality. It is heated and supplied to LP-CVD. LP-CVD is easily exposed to contaminants because corrosive gas is introduced and the pressure in the reactor is low.
In recent years, LP-CVD uses gases made of various solid materials and liquid materials, and there is a demand for highly accurate preheating of reaction gases in order to cope with miniaturization and large diameter. Thus, the temperature accuracy within and between the wafers in the reaction furnace is improved, and variations in film quality, film thickness, and the like are reduced. For this reason, there is a demand for a clean source gas.
Incidentally, a technique for heating a corrosive gas with a glass tube such as quartz having high corrosion resistance and introducing a high-temperature gas into a CVD apparatus or the like is already known (Patent Document 1).
The supply of gas transporting a long distance with a metal pipe such as a conventional stainless steel gas transport pipe (hereinafter referred to as a stainless steel pipe) is performed by preheating over 200 ° C to 300 ° C. Problems such as contamination (metal contamination) occur. Therefore, it is preferable to use a glass tube made of quartz or the like as described in
As described in
Therefore, in
A metal gasket is used as a gasket used as a preheat seal of about 200 °. In the case of a metal gasket, if the transport gas is preheated to a temperature exceeding 200 ° C., it becomes difficult to suppress metal contamination on the wafer. O-rings of materials such as silicon rubber and Teflon (registered trademark) are also a source of contamination.
An object of the present invention is to solve such problems of the prior art, and can preheat raw material gases such as water, water vapor, carrier gas, reaction gas, etc. in a clean state efficiently and is small in size. An object of the present invention is to provide a fluid heating device that can be made into a fluid.
Another object of the present invention is to provide a semiconductor processing apparatus capable of supplying a raw material gas or the like that is not contaminated in a reaction furnace at a high temperature.
In order to achieve such an object, the structure of the fluid heating device of the first invention is the fluid heating device for heating and discharging the supplied fluid, wherein the first glass tube through which the fluid flows, A rod-shaped heating element disposed outside the glass tube along the tube axis, and an outer diameter smaller than the inner diameter of the first glass tube, and an end portion at the fluid delivery side end of the first glass tube Are connected to the first glass tube and extend to the outside of the heating region of the heating element, and a vacuum-insulated second glass tube.
According to a second aspect of the present invention, there is provided a fluid heating device comprising a plurality of heating elements as lamp heaters, a first quartz glass tube and a plurality of lamp heaters covered with a case, the first quartz glass tube A heat storage member is coated on the outer periphery of the body, and the first quartz glass tube is heated by the lamp heater through the heat storage member, and the gas sent from the second quartz glass tube manufactures a semiconductor. Or introduced into the reactor to be treated.
Furthermore, the configuration of the semiconductor processing apparatus of the third invention has a reaction furnace, and introduces the fluid sent from the second quartz glass tube of the fluid heating apparatus of the first and second inventions into the reaction furnace. Is.
In the first and second inventions, the vacuum-insulated second quartz glass tube for delivering a fluid heated to a high temperature extends to the outside of the heating region of the heating element and is coupled to the first glass tube. Yes. This second glass tube serves as a buffer tube that blocks heat from the first glass tube, and since the material of the second glass tube is glass, heat is not easily transmitted and the temperature on the delivery side is kept low. Can do.
Since the second glass tube is a vacuum insulated double tube, the temperature of the outer tube of the second glass tube can be maintained even when the transport gas is heated to 800 ° C to 1000 ° C by the first glass tube. The temperature can be reduced to a low temperature at which a seal member such as an O-ring of 200 ° C. or lower can be used. Therefore, a sealing member such as an O-ring can be provided outside the second glass tube and can be joined to another tube such as a metal tube. As a result, the first glass tube can be sealed via the second glass tube and coupled to another tube such as a metal tube.
In addition, if the inner tube of the second glass tube is coupled to the reaction furnace, clean gas that does not generate metal contamination in the reaction furnace even when the temperature of the transport gas increases can be heated and sent out.
In particular, in the second invention, a plurality of the heating elements are provided as lamp heaters, and the first quartz glass tube is heated via the heat storage member. This eliminates the need for a heat transfer block or the like made of copper or aluminum, thereby reducing the size of the heating unit. Moreover, by providing a heat storage member such as a graphite pipe on the outer periphery of the body portion, it receives radiant heat and can efficiently heat the first quartz glass tube with a lamp heater. Thereby, the temperature response of gas heating can be improved.
Furthermore, if the coupling on the gas introduction side of the first quartz glass tube is a cyclone coupling, efficient gas heating can be achieved even if the tube length of the first quartz glass tube is relatively short.
As a result, it is possible to realize a fluid heating apparatus that can preheat raw gas such as water, water vapor, carrier gas, and reaction gas efficiently in a clean state and can be downsized.
Especially in the CVD apparatus, the response to the heating temperature can be accelerated by using a lamp heater, the metal contamination can be reduced, and the fluid can be heated to a higher temperature. It is highly effective for preheating and generating superheated steam.

As shown in FIG. 2, the
The reason will be described next.
The
For example, it is assumed that the outer diameter of the heating

On the other hand, the inner circumference of the
The amount of shrinkage of the inner circumference of the
Therefore, the inner periphery of the
As a result, the inner diameter of the
For convenience of calculation, the inner diameter of the

By the way, in the heat treatment process in semiconductor manufacturing, superheated steam is generated and sent to a reaction furnace, and the silicon layer on the substrate is heat treated by exposing the substrate to superheated steam. As a result, the silicon layer is recrystallized, and an oxide film is formed on the surface of the silicon layer during the recrystallization. This oxide film is currently used as an insulating film.
Therefore, the
