図9は実施例1にかかる無機系不純物成分を含む雰囲気気体の捕集装置の概略断面図である。クリーンルーム内の雰囲気気体1を吸引する吸入口15を有する開閉バルブ8とインピンジャー3の吸入口16の間に針状の放電電極13、電源12からなる放電工程部を接続する。インピンジャー3の排出口17の後ろには、開閉バルブ8、吸引ポンプ2、流量計11などを必要に応じて接続する。捕集は、吸引ポンプ2によってインピンジャーを介して前記雰囲気気体1を吸引し、電源12から電圧を供給された放電電極13から発生するコロナ放電空間に接触するように前記雰囲気気体1を通過させてイオン化させ、インピンジャー3内の純水中へ吸引された雰囲気気体をバブリングさせて、純水中にイオン化した無機系不純物成分を溶解させる。捕集終了後開閉バルブ8を閉じて密閉する。この時、各部を接続する管(パイプまたはチューブ)類の材質は炭化水素チューブ、シリコーンチューブ、石英ガラスチューブ、ステンレスチューブなどであるとともに、材料中にフッ素、窒素、硫黄、臭素、燐、リチウム、ナトリウム、カリウム、マグネシウムなどの無機系不純物成分が10%以下であることが望ましい。なぜなら、放電の際、生成するイオン、エレクトロンなどにより、チューブ中の無機系不純物成分がイオン化していしまい、コンタミネーションとなるからである。また、チューブの長さに特に制限はない。この図9に示す気体の捕集装置を清浄度管理および制御の対象となるクリーンルームやその中の製造現場に持ち込み、そこにおける雰囲気気体を吸引して捕集装置にバブリングさせ、無機系不純物成分を捕集する。捕集した無機系不純物成分を所要の分析装置により分析し、清浄度を評価し、フィードバックすることにより、クリーンルーム内の清浄度を適切に管理することができる。

実施例1では、タングステンの放電電極に±5500Vの電圧をかけ、クリーンルーム雰囲気気体を、純水100ml中に2l/分の吸引流量で2時間、合計240lをインピンジャー容器1本で吸引した。このバブリングして捕集した純水中の無機系不純物成分をイオンクロマトグラフィー分析装置で評価した。本発明では、分析装置そのものについて特に限定することはなく、必要に応じて異なる分析方法、たとえば、イオンクロマトグラフィー質量分析でもよい。
実施例1により、クリーンルームの2測定点で捕集した無機系不純物成分に対する評価結果を図10の棒グラフに示す。比較例として、ほぼ同じ測定点で放電工程を経ないで従来のバブリングして捕集したことだけが異なる無機系不純物成分の評価結果を図10の横軸に並べて示す。図10は、フッ化物イオン、硫化物イオン、NO2イオン、NO3イオンについて、それぞれ縦軸に無機系不純物成分濃度をとり、横軸にはクリーンルーム内の任意の2箇所の測定点における実施例1と比較例を示す。本発明にかかる放電工程を経た雰囲気気体中のイオン成分の純水への溶け込みは、比較例の放電工程を持たないバブリングでの捕集に比較して、3倍から64倍の高い溶解効果を有し、極めて効率よく捕集されることが分かる。また、比較例に示すように、従来の捕集方法ではインピンジャーでは無機系不純物成分が検出されないまたは検出レベル以下の場合でも、本発明にかかる放電工程により無機系不純物成分をイオン化させると、無機系不純物成分の捕集が可能なことがわかる。従って、本発明によれば、この放電工程により、無機系不純物成分を効率良く捕集できることが明らかである。

FIG. 10 is a graph showing examples of fluoride ion, sulfide ion, NO 2 ion, and NO 3 ion, each having an inorganic impurity component concentration on the vertical axis and an arbitrary two measurement points in the clean room on the horizontal axis. 1 and a comparative example are shown. The dissolution of the ionic component in the atmospheric gas through the discharge process according to the present invention into pure water has a high dissolution effect of 3 to 64 times compared to the collection by bubbling without the discharge process of the comparative example. 図11は実施例2にかかる無機系不純物成分を含むプロセスガスの捕集装置の概略断面図である。半導体ウエハプロセスに使用される窒素ガスパイプラインまたは空気パイプラインにガスの吸入口15および開閉バルブ8を接続し、前記実施例1と同様の放電電極13、電源12、インピンジャー3、吸引ポンプ2、流量計11を接続する。この時、連結管(パイプまたはチューブ)は実施例1と同様の趣旨により低不純物材料で構成する。これを測定対象の窒素ガスパイプラインまたは空気パイプラインに接続して、その窒素ガス、空気をバブリングさせて捕集し、評価分析する。
実施例2では、流量10l/分で2時間、合計1200lのガス、空気を吸引した。放電工程を経た窒素ガス、空気ガスをバブリングして捕集した、純水中の無機系不純物成分および金属成分をイオンクロマトグラフィー分析装置またはイオンクロマトグラフィー質量分析装置で評価した。評価結果を図12に示す。
図12には、同時に比較例として、放電工程を経ないでバブリングし捕集した無機系不純物成分の評価結果を示した。本発明にかかる放電工程を経た空気中のイオン成分の純水への溶け込みは、比較例の放電工程を持たないバブリングでの捕集に比較して、2倍から240倍の溶解効果を有し、極めて効率よく捕集されることを示している。この放電工程により、無機系不純物成分を効率良く捕集できることが明らかである。
