図7に示した状態から、エアシリンダ123へ供給されるエアが停止または所定圧力まで低下すると、図8に示したように、メカニカルバルブ121のポートA−B間が遮断される。これにより、エアオペレートバルブ113が開放され、真空リーク用ポート109、流路抵抗の大きな気体導入配管111および連通孔107を介して真空状態の搬送室3内へ外部気体(例えば空気)が少しずつ流入する。連通孔107からの外部気体の導入により、真空状態の搬送室3内の圧力は徐々に大気圧に近づいていくため、大気圧開放状態のロードロック室5側からゲートバルブ7bの弁体41に加わる圧力は、徐々に緩和されていく。搬送室3におけるこのような圧力制御が、逆止弁103およびバッファタンク105によってエアシリンダ47の作動用エアを確保した状態で行われることにより、例えば停電などでゲートバルブ7bを作動させるための作動用エアの供給が停止された場合であっても、ゲートバルブ7bの急激な開放が防止される。
