Usually, high-purity copper having a purity of 5N to 6N was produced by a wet or dry high-purification process using electrolytic copper having a purity of about 4N (excluding gas components) as a crude metal, and this was used as a sputtering target. In this case, there was no particular problem with copper wiring having a semiconductor wiring width of up to 0.18 μm.

また上記のボイド等の欠陥を残さないにしても、この部分で不均一な銅の電着組織を形成してしまうためにエレクトロマイグレーション耐性が低下してしまうという問題が発生する。
この問題を解決するためには、銅電気メッキの際に安定で均一なシード層を形成させることが重要であり、スパッタ成膜特性のすぐれたシード層形成に最適なスパッタリングターゲットが必要となる。

In order to solve this problem, it is important to form a stable and uniform seed layer at the time of copper electroplating, and an optimum sputtering target is required for forming a seed layer having excellent sputter deposition characteristics.

本溶解に際しては、溶湯との接触による汚染を少なくするために、純度6Nの銅板を坩堝底部に設置した。合金化した溶湯を、高真空雰囲気中で水冷銅鋳型に鋳込んでインゴットを得た。

This was machined into a target having a diameter of 13 inches and a thickness of 7 mm, and this was further joined to an Al alloy backing plate by diffusion bonding to form a sputtering target assembly.

以上の結果について、ターゲットの成分組成と共に、酸素含有量、再結晶温度、平均結晶粒径、スパッタ膜のばらつき、凝集性、膜厚均一性(3σ(%))を表1及び表2に示す。
本発明においては、酸素含有量が低く、再結晶温度も低い。また平均結晶粒度も60μm以下であり、平均粒径のばらつきが±20%以内である。
そして凝集が抑制され、全く凝集しないか又は凝集性が極めて低い。さらに膜厚均一性に優れており、安定で均一なシード層を形成できる銅合金スパッタリングターゲットを得ることができることが分かる。これによって、同ターゲットを用いて優れた半導体素子配線を得ることができる。

In the present invention, the oxygen content is low and the recrystallization temperature is also low. The average grain size is also 60 μm or less, and the variation of the average grain size is within ± 20%.

Further, it can be seen that a copper alloy sputtering target that is excellent in film thickness uniformity and can form a stable and uniform seed layer can be obtained.
