<First Embodiment>
FIG. 1 is a cross-sectional view showing a mounting structure according to the first embodiment of the present invention. FIG. 2 is a perspective view of each substrate before mounting in the first embodiment.

The mounting structure in the first embodiment includes a printed wiring board 101, a printed wiring board 102, and a flexible wiring board 103.

Electrical wiring and functional components 104 such as chip capacitors, resistors, and ICs are mounted on at least one of the front and back surfaces of the printed wiring board 101 and the printed wiring board 102 which are rigid boards. The printed wiring board 101 and the printed wiring board 102 are arranged so as to face each other, and the printed wiring board 101 and the printed wiring board 102 are electrically connected to the flexible wiring board 103 on the mutually facing surfaces. An FPC connection electrode pad 105 and an FPC connection electrode pad 106 for obtaining the above are provided.

Further, on the mutually opposing surfaces of the printed wiring board 101 and the printed wiring board 102, PCB connecting electrodes are provided at portions different from the portions where the FPC connecting electrode pad 105 and the FPC connecting electrode pad 106 are respectively provided. A pad 107 and a PCB connection electrode pad 108 are provided.

A flexible wiring board 103 as an example of a wiring member is disposed between an FPC connection electrode pad 105 on the printed wiring board 101 and an FPC connection electrode pad 106 on the printed wiring board 102. The flexible wiring board 103 has a multilayer structure, in which a base layer 103a is formed at the center, an electrode layer 103b is laminated on the front and back of the base layer 103a, and an elastic layer 103c is laminated on the surface of the electrode layer 103b. . Here, the base layer 103a is made of, for example, a polyimide material. In addition, the electrode layer 103b is configured, for example, by stacking a Ni / Au thin film on the surface of Cu. Further, the elastic layer 103c is made of a resist material. In addition, in order to obtain an electrical connection between the printed wiring board 101 and the printed wiring board 102, the electrode layer 103b is exposed at the end of the flexible wiring board 103, and the FPC electrode pads 109 and 110 are formed. ing.

In the configuration shown in FIGS. 1 and 2, the PCB connection electrode pad 107 on the printed wiring board 101 and the PCB connection electrode pad 108 on the printed wiring board 102 are electrically joined using, for example, solder 111. . Further, for FPC connection on the printed wiring board 101 in a state where the flexible wiring board 103 is arranged between the FPC connection electrode pad 105 on the printed wiring board 101 and the FPC connection electrode pad 106 on the printed wiring board 102. The electrode pad 105 and the FPC electrode pad 109 on the flexible wiring board 103, and the FPC connection electrode pad 106 on the printed wiring board 102 and the FPC electrode pad 110 on the flexible wiring board 103 are electrically bonded using, for example, solder 111. To do.

Here, in FIG. 1, the functional component 104 is mounted on the mutually facing surfaces of the printed wiring board 101 and the printed wiring board 102. In this case, if the printed wiring board 101 and the printed wiring board 102 are close to each other, the functional components 104 or the functional components 104 and the printed wiring board facing the functional components 104 may interfere with each other. In order to prevent this, it is preferable to dispose the printed wiring board 101 and the printed wiring board 102 with a sufficient interval. For this reason, in the first embodiment, as shown in FIG. 1, the steps 102 a and 102 b are formed on the printed wiring board 102 so that the printed wiring board 101 and the printed wiring board 102 are spaced apart from each other. The step may be formed on the printed wiring board 101 or may be formed on both the printed wiring board 101 and the printed wiring board 102.

As shown in FIG. 1, the flexible wiring board 103 is sandwiched between the printed wiring board 101 and the printed wiring board 102 so as to be joined. (1) After the mounting, the flexible part is pressed in a pressed state. The wiring board can be fixed. In addition, (2) by providing electrode pads on both surfaces of the flexible wiring board 103, a sufficient bonding area can be secured. Further, (3) by adopting a structure in which the elastic layer 103c on the flexible wiring board 103 is sandwiched between the printed wiring board 101 and the printed wiring board 102, particularly on the flexible wiring board 103 with respect to loads in the bending direction and twisting direction. The flexible wiring board 103 can be fixed so that no direct load is applied to the FPC electrode pads 109 and 110.

In the first embodiment, the above-described three actions can ensure high strength as an effect compared to a structure in which a flexible wiring board is mounted on one side of a normal rigid board. Further, a dedicated member for securing the strength is not required.

Next, a substrate mounting method will be described. Here, for example, solder is used for electrical connection between the substrates. For mounting, for example, a mounting machine that can be heated and pressurized, can hold the substrate on the upper and lower stages, and can relatively align the sample held on the upper and lower stages is used.

First, the paste of the solder 111 is supplied to the electrode pad 106 for FPC connection on the printed wiring board 102. The supply method may be screen printing or application by a dispenser. In this state, the printed wiring board 102 is fixed to the lower stage of the mounting machine, and the flexible wiring board 103 is fixed to the upper stage. Thereafter, after positioning the printed wiring board 102 and the flexible wiring board 103, pressurization and heating are performed to melt the solder 111, and the flexible wiring board 103 is mounted on the printed wiring board 102. Thereafter, the paste of the solder 111 is supplied to the PCB connection electrode pad 107 and the FPC connection electrode pad 105 of the printed wiring board 101, and the printed wiring board 101, the printed wiring board 102, and the flexible board are processed in the same procedure as the printed wiring board 102. Bonding with the wiring substrate 103 is performed.

Here, in the mounting method described above, the printed wiring board 102 and the flexible wiring board 103 are first joined, and then the printed wiring board 101, the flexible wiring board 103, and the printed wiring board 102 are joined. The printed wiring board 101, the printed wiring board 102, and the flexible wiring board 103 may be joined together in the reverse order.

In the mounting method described above, the mounting method using the solder paste for bonding between the substrates has been described. However, the mounting may be performed by other methods. For example, a method of supplying solder on the electrode pads of the printed wiring board 101 and the printed wiring board 102 in advance, a method of using ACP or ACF instead of solder as a bonding material, and manufacturing a stud bump on each substrate for metal bonding For example, a method of bonding by the above may be used.

Furthermore, in the first embodiment, an example in which only one flexible wiring board 103 is mounted has been described. However, a plurality of flexible wiring boards 103 are mounted between the printed wiring board 101 and the printed wiring board 102. Anyway. For example, in the example of FIG. 1, the flexible wiring board 103 is sandwiched and mounted from the right side of the printed wiring board 101 and the printed wiring board 102, but the flexible wiring board 103 is also sandwiched and mounted from the left side. Anyway.

<Second Embodiment>
Next, a second embodiment of the present invention will be described. FIG. 3 is a sectional view showing the mounting structure according to the first embodiment of the present invention. FIG. 4 is a perspective view of each substrate before mounting in the first embodiment.

The mounting structure in the second embodiment includes a MEMS substrate 201, a wiring substrate 202, and a flexible wiring substrate 203.

The MEMS substrate 201 is made of Si, for example. A MEMS mirror 212, an FPC connection electrode pad 205, and an adhesive bonding portion 207 are provided on a part of the MEMS substrate 201. The MEMS mirror 212 is manufactured by a semiconductor processing process. In addition, the FPC connection electrode pad 205 has a structure that can be bonded with, for example, solder, and is manufactured by forming a Cr / Ni / Au thin film on the MEMS substrate 201 by sputtering, for example. Furthermore, the adhesive bonding portion 207 has a surface that can be bonded with an adhesive.

The wiring board 202 is made of, for example, glass. On the surface of the wiring substrate 202, electrical wiring and functional components 204 such as chip capacitors, resistors, and ICs are mounted. Further, a MEMS mirror drive electrode 213 is provided on the wiring board 202 at a position corresponding to the MEMS mirror 212. Further, an FPC connection electrode pad 206 is provided at a position corresponding to the FPC connection electrode pad 205 of the wiring board 202, and an adhesive bonding portion 208 is provided at a position corresponding to the adhesive bonding portion 207. . Here, the electrode pad 206 for FPC connection has a structure that can be joined with, for example, solder, and the adhesive joint 208 has a surface that can be joined with an adhesive.

The flexible wiring board 203 has a multi-layer structure, and has a base layer 203a at the center, an electrode layer 203b on the front and back of the base layer 203a, and an elastic layer 203c on the surface of the electrode layer 203b. Here, the base layer 203a is made of, for example, a polyimide material. The electrode layer 203b is formed by laminating a Ni / Au thin film on the surface of Cu. Further, the elastic layer 203c is made of a resist material. Further, in order to obtain electrical connection with the MEMS substrate 201 and the wiring substrate 202, the electrode layer 203b is exposed at the end of the flexible wiring substrate 203, and the FPC electrode pads 209 and 210 are configured. .

In the configuration as shown in FIGS. 3 and 4, a desired adhesive 215 mixed with a spacer 214 is interposed between the adhesive bonding portion 207 on the MEMS substrate 201 and the adhesive bonding portion 208 on the wiring substrate 202. Bond with keeping the distance between substrates. Further, the FPC electrode pad 205 on the MEMS substrate 201 and the FPC electrode pad 209 on the flexible wiring board 203, and the FPC connection electrode pad 206 on the wiring board 202 and the FPC electrode pad 210 on the flexible wiring board 203, For example, electrical bonding is performed using solder. At this time, the thickness of the flexible wiring board 203 is set appropriately. Specifically, the thickness of the flexible wiring board 203 including the electrode pads 205 and 206 for FPC connection is made to coincide with the thickness of the spacer 214, so Can be regarded as the same as the spacer 214, and the distance between the MEMS substrate 201 and the wiring substrate 202 can be controlled to a desired value.

Similar to the mounting structure described in the first embodiment, such a mounting structure according to the second embodiment can obtain high strength and reliability, and between two substrates sandwiching a flexible wiring board. The distance can be controlled to a desired value. This action can be applied to a MEMS device that requires high accuracy in the distance between the electrode and the MEMS mirror.
The mounting method is substantially the same as the method described in the first embodiment, and thus the description thereof is omitted.

Although the present invention has been described above based on the embodiments, the present invention is not limited to the above-described embodiments, and various modifications and applications are naturally possible within the scope of the gist of the present invention.
