Claims (15)

処理容器内に保持された基板の洗浄処理方法であって、
前記基板を停止または低速回転させた状態において、蒸気状の薬剤を前記基板に供給する第1工程と、
前記薬剤の供給を停止した後に前記基板を前記低速回転よりも高い回転速度で高速回転させることにより前記基板に付着した薬剤を振り切る第2工程と、
を有し、
前記第1工程では、薬剤を吐出するノズルまたは前記ノズルに薬剤を供給する薬剤供給管に前記薬剤を滞留させた後に前記薬剤供給管に高温のガスを供給することにより、前記薬剤を蒸気状として基板に供給することを特徴とする洗浄処理方法。
