Abstract
Description
The present invention relates to a mask structure and a method for manufacturing a semiconductor device using the mask structure, and more particularly, to a mask structure including a protective cover for protecting a pattern formed on a photomask substrate and a method for manufacturing a semiconductor device using the mask structure. About.
In a manufacturing process of a semiconductor device or a liquid crystal display device, there is a lithography process in which a pattern is formed by irradiating light onto a semiconductor wafer or a substrate for a liquid crystal display device. In this lithography process, for example, the pattern formed on the rectangular photomask substrate is irradiated with light, and the light transmitted through the photomask substrate is imaged on the wafer, and the resist agent on the wafer is exposed to light. A predetermined pattern is transferred onto the wafer.
When the pattern transfer process is performed, if foreign matter adheres to the pattern formed on the photomask substrate, the foreign matter absorbs light or refracts light, so that an abnormality occurs in the transferred pattern. This causes defects such as wiring insulation failures and short circuits, which deteriorates the performance of semiconductor devices, liquid crystal display devices, and the like, resulting in a decrease in manufacturing yield. In order to prevent this, a method of protecting a pattern formed on a photomask substrate with a pellicle is generally employed.
Normally, the pellicle includes a pellicle frame disposed so as to surround the outside of the pattern region formed on the photomask substrate, and a pellicle film stretched on the pellicle frame. The pellicle frame corresponds to the shape of the photomask substrate, and is provided in a frame shape having a rectangular outer periphery. The pellicle film is held by a pellicle frame and stretched at a predetermined interval from the pattern formation surface of the photomask substrate. In this case, the foreign matter is caught on the pellicle film without directly adhering to the pattern surface of the photomask substrate. If the focal point is set on the photomask substrate at the time of exposure, the pellicle film-like foreign matter does not form an image on the wafer and is irrelevant to the transfer.
By the way, the photomask substrate and the pellicle are bonded by a silicon-based adhesive material or the like. When a short wavelength light source is used, the gas generated from the above-mentioned adhesive may be polymerized in a region closed by the photomask substrate and the pellicle, and foreign matter may be formed on the pattern surface of the photomask substrate. . At this time, it is necessary to remove the pellicle and clean the photomask substrate. In general, the pellicle frame has high rigidity and is difficult to bend. When the pellicle frame is removed from the corner, the two sides forming the corner are peeled off at a stroke. For this reason, the removal of the pellicle often generates dust or damages the pattern of the photomask substrate.
On the other hand, in order to improve the resolution of a pattern limited by the diffraction limit of light, a lithography technique using an electron beam or an X-ray attracts attention. For example, in EUV (Extreme Ultra Violet) lithography, a light source having a short exposure wavelength of about 10 to 15 nm is used. Since the exposure light having a short wavelength is absorbed by the photomask substrate, it is impossible to form a pattern using transmitted light that has been applied to conventional ultraviolet exposure. For this reason, a reflection type photomask using reflected light is considered. Since EUV is absorbed and attenuated even in the atmosphere, exposure is performed in a vacuum.
Also in this EUV lithography, it is difficult to use the above-mentioned pellicle film due to insufficient light resistance. Further, in the EUV wavelength region, there is no transparent substance, and it is not possible to arrange a substrate that prevents the adhesion of foreign substances during exposure. Therefore, when the photomask is stored or transported, a protective cover is used to prevent foreign matter from adhering, and the protective cover is removed immediately before exposure.

Embodiment 1 FIG.
The structure of the mask structure according to the present embodiment will be described with reference to FIG. FIG. 1A is a schematic plan view showing a configuration of an example of a
The
As shown in FIG. 1, a frame-
The self-
In the present embodiment, the thickness of the
By adopting the configuration of the present embodiment, the flexibility of the
The thickness of the
In general, a photomask for EUV lithography is inspected for a pattern formed on the
The height of the
In EVU lithography, since EUV is absorbed and attenuated even in the atmosphere, exposure is performed in a vacuum. When the closed space between the
Any material may be used for the porous filter as long as it satisfies the above conditions. For example, generally known porous materials such as ceramics, metals, and resins can be used. The ventilation hole and the porous filter can be provided in a part of the
When quartz glass is used as the
Further, as shown in FIG. 3A, at least a part of the
An example of removing the
The detaching
The contact surface with the
When the sandwiching

A second embodiment of the present invention will be described with reference to FIG. FIG. 4 is a schematic cross-sectional view of an example of a
As shown in FIG. 4, a
As shown in FIG. 4, a frame-shaped
In addition, on the surface of the
In the case of the present embodiment, a foreign
In the present embodiment, the thickness of the
In the present embodiment, a vent is provided in a part of the
The

A third embodiment of the present invention will be described with reference to FIG. FIG. 5 is a schematic cross-sectional view of an example of the
As the
The
The self-
In the present embodiment, exposure is performed with the
In the present embodiment, the thickness of the
Conventionally, the photomask substrate and the pellicle are bonded together using a silicon-based adhesive or the like. Generally, since the pellicle frame has high rigidity, it is difficult to bend. For this reason, the removal of the pellicle often damages the pattern of the photomask substrate.
However, by adopting the configuration of the present embodiment, the flexibility of the
Further, the thickness of the
Conventionally, when a pellicle is mounted on a photomask substrate, there is a problem that distortion occurs between the photomask substrate and the pellicle, and the planarity of the photomask substrate is impaired. If the planarity of the photomask substrate is impaired, the pattern formed on the photomask substrate is distorted, and an accurate pattern cannot be formed on the wafer. Further, due to this distortion, there is a possibility that a gap is generated between the photomask substrate and the pellicle, and foreign matter may enter.
In the
Although not shown here, as is widely known, it is preferable to form a ventilation hole in a part of the frame and provide a porous filter in this part. By adopting such a configuration, it is possible to suppress a change in standoff due to the pellicle film bulging or denting due to a change in atmospheric pressure. As a result, for example, it is possible to suppress problems such as the pellicle film swelling and coming into contact with a part of the exposure apparatus, or erroneous detection during inspection of the pellicle film-like foreign matter. Further, since there is no change in standoff, an accurate inspection can be performed when the foreign matter inspection on the pellicle film is performed. In addition, since the porous filter is provided, entry of foreign matter into a space closed by the

First, in the wafer manufacturing process (step S1) and the mask manufacturing process (step S2), the wafer and the
The wafer processing step (Step S3) will be described in detail with reference to FIG. FIG. 7 is a flowchart showing the main steps of an example of the wafer processing step of the semiconductor device manufacturing step. In the wafer processing process, first, in the thin film forming process, a dielectric thin film that becomes an insulating layer, a metal thin film that forms a wiring portion or an electrode portion, and the like are formed by, for example, CVD (Chemical Vapor Deposition) or sputtering (step) S31). In the lithography process, the device pattern formed on the photomask substrate is exposed and projected, and transferred onto the wafer to form a resist pattern (step S32). Thereafter, according to the resist pattern formed on the wafer, the thin film layer and the substrate are processed using, for example, a dry etching technique (step S33).
Next, impurities are implanted in the impurity implantation step (step S34), and then the resist is removed from the wafer surface (step S35), and the wafer is cleaned (S36). In the wafer processing step, the above-described steps S31 to S36 are repeated for the required number of layers (step S37), thereby transferring and forming a desired pattern on the wafer.
FIG. 8 is a flowchart showing a main process of an example of the lithography process (step S32) of the wafer processing process (step S3). First, a pattern formed on the
On the other hand, a resist is applied on the wafer in a resist coating process (step S322). Thereafter, the pattern formed on the
A vacuum is drawn in the exposure apparatus to remove the
Then, after the exposure is completed, the
Thereafter, the resist is transferred to a developing device, and in step S324, the resist on which the pattern is projected is developed to develop the resist pattern, and then annealing is performed to stabilize the developed and formed resist pattern (step S325). ). In addition, the main process mentioned above consists of several sub processes, respectively, It is not limited to this.
As described above, a desired pattern can be accurately transferred onto a wafer by performing EUV exposure using the mask structure of the present invention. Furthermore, the yield in the semiconductor lithography process can be improved. Further, although EUV has been described as an example of exposure light here, ultraviolet rays, electron beams, X-rays, ion beams, or the like may be used. In cases other than EUV, it is not necessary to perform exposure in a vacuum, and it is possible to perform exposure while the

By using the mask structure according to the present invention, the manufacturing yield of semiconductor devices and the like can be improved.
