Here, in the optical semiconductor device as described above, high light output and reflow correspondence are in a trade-off relationship, and it is difficult to satisfy both. The structural conditions for achieving this high light output and reflow capability are as follows.
(A) Larger size (= Φ3 or more lens)
(B) Use of metal reflecting horn [Conditions for reflow]
(C) Miniaturization (d) Adoption of thermosetting resin
However, the conventional optical semiconductor device as described above has the following problems.
In the lamp type (discrete type) shown in FIG. 4, the above conditions (a) and (b) are satisfied and the light output is high. However, in the reflow property, the sealing resin is hard and the volume is large. Peeling or cracking occurs due to thermal expansion due to reflow.
The surface mount type shown in FIGS. 5 and 6 satisfies the above conditions (c) and (d) and can be reflowed. However, the size that can be reflowed cannot satisfy the above condition (a), and ( Achieving b) is also structurally difficult.
In the device of the type that can be driven with a large current shown in FIG. 7, the above conditions (a) and (b) are satisfied, but the volume of each member is reduced in order to compensate for the negative element which is an increase in size. The lens part and the base part are separated for the purpose. Furthermore, in order to relieve stress at the time of thermal expansion, soft resin such as silicone is used for chip sealing, and there are some which can be reflowed under certain conditions. However, when high-temperature reflow such as lead-free reflow occurs, the following problems occur, and it is practically impossible to handle reflow.
That is, because a thermoplastic resin is used for the lens part. Deformation due to reflow occurs.
In addition, the structure of the base part is generally an insert injection molded product of a frame, but in this molding method, strictly speaking, an air layer is interposed between the frame and the molded product, and lead When high-temperature reflow such as free reflow occurs, the air layer expands, and thereby the soft resin sealed inside is pushed into bubbles and appears inside the product.
The present invention has been made in view of the above problems, and an object thereof is to provide an optical semiconductor device capable of obtaining a high output equivalent to a lamp type and capable of handling reflow (including lead-free). Yes.
An optical semiconductor device according to the present invention is an optical semiconductor device having a lead frame integrally formed with a base portion, a frame-shaped base portion having an opening portion at a substantially center, the side portion passing through the opening portion, and a side surface. A lead frame that protrudes into the opening, an optical semiconductor element mounted in the lead frame in the opening, a sealing resin that includes the optical semiconductor element and covers the opening, and the optical semiconductor element in the opening is mounted It consists of the lens which consists of a thermosetting resin formed in the side.
Further, in an optical semiconductor device having a lead frame integrally formed with the base portion, a frame-shaped base portion having an opening at a substantially center, a lead frame that protrudes to the side surface through the opening of the base portion, An optical semiconductor element mounted in the lead frame in the opening, a sealing resin including the optical semiconductor element and covering the opening, and a translucent formed on the side of the opening on which the optical semiconductor element is mounted And the ratio of the inner circumference of the opening occupied by the lead frame protruding from the base portion into the opening is 1/2 or less.
Further, in an optical semiconductor device having a lead frame integrally formed with the base portion, a frame-shaped base portion having an opening at a substantially center, a lead frame protruding through the opening of the base portion and projecting to the side surface, An optical semiconductor element mounted in the lead frame in the opening, a sealing resin that includes the optical semiconductor element and covers the opening, and a thermosetting formed on a side of the opening on which the optical semiconductor element is mounted And the ratio of the inner circumference of the opening occupied by the lead frame protruding from the base portion into the opening is 1/2 or less.
The thermosetting resin is made of a silicone resin or an epoxy resin.
ADVANTAGE OF THE INVENTION According to this invention, the high optical output equivalent to a lamp type is obtained, and the highly heat-resistant optical semiconductor device which can respond to reflow (including lead-free) is realizable.
Embodiments of the present invention will be described below with reference to the drawings.

2A and 2B are diagrams showing the configuration of the first embodiment of the present invention based on the above configuration, in which FIG. 2A is a top view, and FIGS. 2B and 2C are side views. In the figure, 11 is a lead frame corresponding to the
FIG. 3A is a diagram illustrating a configuration of the second embodiment of the present invention. In the figure, 21 is a frame-shaped lamp house (base part), 22 is a lead frame, and 23 is an opening. The
FIG. 3-2 shows a case where the inner periphery of the opening of the lamp house, which is a molded product, and the portion where the lead frame is in contact with the entire circumference as a reference example. 21 'is a lamp house, 22' is a lead frame, and 23 'is an opening view.
As mentioned above, although the structure of the Example of this invention was described, this invention becomes an optical semiconductor device which can obtain the high light output equivalent to or higher than the conventional product (lamp type) and can be reflowed (including lead-free). Yes.
Usually, in order to obtain a high light output equivalent to or higher than that of the conventional product (lamp type), a lens with a diameter of Φ3 mm or more is necessary. In the mold), peeling and cracking occur due to thermal expansion due to reflow. Therefore, in the embodiment, the product is a large-sized product having a diameter of 3 mm or more and adopts the following structure in order to cope with reflow.
(1) The lens part and the base part are separated.
(2) A thermosetting resin such as silicone is used for the lens portion.
(3) The shape of the lamp house molded product is a frame shape (FIG. 2).
(4) In the lead frame incorporated in the lamp house, the portion in contact with the lamp house in the opening is made half or less of the entire circumference (FIG. 3).
The reason for implementing the above (1) is to reduce the volume of each component to prevent peeling and cracking due to reflow heat, and to seal the chip with a soft resin such as silicone in order to relieve stress due to thermal expansion. It is to do.
The reason for carrying out (2) is that high-temperature reflow such as lead-free flow is deformed when a thermoplastic resin is used. In general, a resin that can be used for a lens application cannot contain a glass filler used as a means for improving heat resistance (because of a decrease in transmittance), and therefore there is a limit to the use of a thermoplastic resin.
Strictly speaking, the reason for implementing (3) is that an air layer is interposed between the lead frame and the lamp house. When high-temperature reflow such as lead-free reflow occurs, the air layer expands and is thereby sealed inside. The stopped soft resin may be pushed and become air bubbles and appear inside the product. By making the lamp house into a frame shape, the interface between the lead frame and the lamp house is reduced inside, and it is possible to prevent the generation of bubbles, and even when bubbles are generated, they are discharged from the opening to the outside of the product. Therefore, it is possible to eliminate the occurrence of defects in the product. Furthermore, when reflow is performed, the product is exposed to high temperatures, so that each part forming the product expands, and because the expansion coefficient of the material of each part is different, stress is generated between the parts, and the product There are cases where peeling or cracking may occur, but by making the lamp house into a frame shape, the contact area between each part (especially between the lamp house and soft resin) can be reduced, and even when stress occurs Since the force can be released to the part, the product is less likely to be peeled off or cracked.
The generation of bubbles becomes a problem when a soft resin is used. Since the hard resin is hard, the expansion of the air layer is suppressed, and the degree of occurrence is low.
The reason for implementing (4) is to further promote the above (3), thereby reducing the volume of the air layer and reducing the expansion force.
Further, in a large product having a diameter of 10 mm or more, even if the above structure is adopted, a crack may occur due to thermal shock. As a solution in this case, it is necessary to add the following.
(A) Soft resin is also used for the outer lens part and the lamp house (base part).
(B) Each component is loosely fixed.
The reason for carrying out the above (1) is that when the base portion and the outer lens portion are separated from each other at Φ10 mm or more, the respective volumes are large, and peeling and cracking occur on the same principle as described above.
The reason for carrying out (2) is that peeling and cracking will not occur unless the product is subjected to stress due to thermal expansion. As a method of loosely fixing each part, the lead frame should be insert injection molded, and the outer lens part and the lamp house part should be fixed not by adhesion or fitting but by fine adhesion or adhesion. Can be mentioned.
Here, in the embodiment, the contact area between the lead frame and the lamp house is reduced, that is, the length of contact between the inner periphery of the opening of the lamp house and the lead frame as viewed from the light extraction surface side is shortened. The shape of the lead frame is set.
That is, the lead frame in the opening is composed of a chip mounting part, a support part that supports the chip mounting part and connects to the lamp house, and a wire bond part. The support part and the wire bond part are the opening part of the lamp house. Designed to reduce the area in contact with the inner wall.
Next, a method for manufacturing the above optical semiconductor device will be described. The manufacturing process of the present embodiment includes a step of integrally forming a lead frame in a lamp house part having a frame shape, die bonding an optical semiconductor element to the lead frame, and wire bonding with a lead wire, and the lamp house. And a step of integrating the outer lens portion and a step of injecting a resin into the integrated component and curing it.
(タイプA)
(Type A)
1) After a lead frame is integrally formed on the lamp house, an LED chip is die-bonded to the lead frame, and another lead frame and the LED chip are wire-bonded.
2) The lamp house and the outer lens part are made into ASSY products (assemblies) by methods such as adhesion, adhesion, and claw fitting.
3) Resin is poured into the opening of the lamp house, defoamed as necessary, and then cured.
(Type B)
1) After a lead frame is integrally formed on the lamp house, an LED chip is die-bonded to the lead frame, and another lead frame and the LED chip are wire-bonded.
2) Potting resin on the LED chip and sealing the LED chip.
3) The lamp house and the outer lens part are made ASSY products by methods such as adhesion, adhesion, and claw fitting.
4) Then, if necessary, resin is additionally injected into the opening and then cured.
The generation of the bubbles becomes a problem when a soft resin is used. Since the hard resin is hard, the expansion of the air layer is suppressed and the degree of generation of bubbles is low.
Here, improvements from the conventional product in the embodiment of the present invention are as follows.
a) Use a thermosetting resin (silicone, epoxy, etc.) for the outer lens part. For this reason, there is no shape change due to reflow. (Conventional products use thermoplastic resin (polycarbonate, polyethersulfone, etc.))
b) The lamp house portion is lead frame insert molding, but the shape of the molded product is a frame shape. This improves reliability through stress relaxation. (Conventional product has a box shape)
c) The shape of the lead frame is such that the portion in contact with the molded product in the opening of the lamp house is not more than half of the inner periphery of the opening. This reduces the generation of bubbles. (Conventional product is more than half)
By improving as described above, the product of the embodiment can obtain a high light output equivalent to that of the lamp type and can cope with reflow (including lead-free).
The material of the lamp house part molded product of the present invention may be a thermosetting resin or a thermoplastic resin. The thermosetting resin is resistant to reflow, as is the effect of the outer lens portion.
Furthermore, in the said Example, although demonstrated using the example which uses LED as an optical semiconductor element, you may use a light receiving element etc.
The present invention can be widely used as an optical semiconductor device for illumination, optical communication, and the like.
