【発明の属する技術分野】
この発明は、半導体ウエハ、フォトマスク用ガラス基板、液晶表示用ガラス基板、プラズマ表示用ガラス基板、光ディスク用基板などの各種基板(以下、単に「基板」という)の表面に対して処理液を供給してエッチング処理、洗浄処理などの基板処理を施す基板処理装置および基板処理方法に関するものである。

【従来の技術】
この種の基板処理装置では、基板保持手段に保持された基板の表面にエッチング液や洗浄液などの処理液を供給してエッチング処理など基板処理が実行されるが、この基板処理を効率を高めるために、さらに基板表面に紫外線を照射する技術が提案されている(特許文献1参照)。この特許文献1に記載の基板処理装置では、箱形の処理室内に基板が水平姿勢で回転体(本発明の「基板保持手段」に相当)により保持されている。また、回転体の上方には、エッチング液供給用のノズルや洗浄液供給用のノズルなどが配置されており、各ノズルからエッチング液や洗浄液を基板表面に供給可能となっている。また、処理室の天井部にハロゲンランプなどの紫外線照射用光源が固定配置されており、該光源から紫外線を基板表面に照射可能となっている。そして、この基板処理装置では、まず紫外線照射用光源を点灯させて基板表面に紫外線を照射して基板表面に設けられた溝の内周面の活性化を図っている。また、その活性化処理に続いて、基板を回転させながらノズルからエッチング液を基板表面に供給してエッチング処理を行っている。なお、この従来装置では、紫外線を基板表面に照射したまま基板表面にエッチング液などの処理液を供給してエッチング処理や洗浄処理などを行う場合もある。

【発明が解決しようとする課題】
上記した特許文献1に記載の装置(以下、「従来装置」という)では、紫外線照射用光源は処理室の天井部に固定配置されているため、該光源と基板表面との距離は比較的広く、必ずしも光源からの紫外線が基板表面に効率的に照射されているとはいえない。しかも、この従来装置では、基板を保持する回転体の上方に光源を固定配置するため、配設位置に関して所定の制限があり、紫外線の照射効率にも一定の限界があった。すなわち、紫外線照射用光源を基板表面に近接して配置することで照射効率を高めることが可能である。しかしながら、紫外線照射用光源を基板表面に近接して固定配置した場合、基板表面に近接配置された光源が回転体に対して搬入出される基板と干渉したり、ノズルなどと干渉してしまう。その結果、紫外線照射用光源の近接配置には一定の限界があった。したがって、従来装置では、紫外線照射による効果を十分に発揮することができず、良好な基板処理が得られない場合があった。

また、該光源と基板表面との距離に応じて基板表面に対する紫外線照射による効果は大きく相違する。したがって、従来装置のように、基板表面への紫外線照射と同表面への処理液供給とを組み合わせて基板表面に対して所望の基板処理を施すためには、処理液の種類、処理液の供給量や基板表面の性状などの処理条件に応じて、光源と基板表面との距離を調整するのが望ましい。しかしながら、従来装置では光源と基板表面との距離は固定されているため、多様な処理条件に対応することができず、汎用性の面で改善の余地があった。

この発明は上記課題に鑑みなされたものであり、基板の表面への紫外線照射と同表面への処理液供給とにより該基板表面に対して所定の基板処理を施す基板処理装置および基板処理方法において、汎用性を高めるとともに、紫外線照射の効率を高めて基板処理を良好に行うことを目的とする。

【課題を解決するための手段】
この発明は、上記目的を達成するため、基板を保持する基板保持手段と、基板保持手段に保持された基板の表面に処理液を供給する処理液供給手段と、基板の表面に対向する照射面を有し、該照射面から紫外線を基板の表面に向けて射出する紫外線照射手段と、基板保持手段および紫外線照射手段の少なくとも一方を移動させて基板保持手段と紫外線照射手段との距離を調整させる距離調整手段と、距離調整手段を制御することで、基板保持手段に対する基板の搬入出に際しては紫外線照射手段と搬入出される基板との干渉が回避されるように距離を十分に広げる一方、紫外線照射手段から基板表面への紫外線照射に際しては基板保持手段と紫外線照射手段とを相互に接近移動させて照射面と基板表面とのギャップを調整する制御手段とを備え、基板表面への紫外線照射と基板表面への処理液供給により基板表面に対して所定の基板処理を施している。

このように構成された発明では、距離調整手段によって基板保持手段と紫外線照射手段との距離が調整される。具体的には、基板保持手段に対する基板の搬入出に際しては紫外線照射手段と搬入出される基板との干渉が回避されるように該距離は十分に広げられる。また、基板表面に紫外線を照射する際には、基板保持手段と紫外線照射手段とを相互に接近移動させることで該距離を縮めて照射面と基板表面とのギャップが調整される。したがって、基板保持手段に対して搬入出される基板との干渉を防止しつつ、基板保持手段に対して紫外線照射手段を相対的に接近させることができ、紫外線照射手段の照射面から射出される紫外線が基板表面に効率的に照射される。また、照射面と基板表面とのギャップを調整可能となっているため、種々の処理条件に応じて該ギャップを変更設定することができ、優れた汎用性が得られる。

ここで、照射面が基板表面と同一またはそれ以上の平面サイズを有するものを採用すると、上記のように基板保持手段と紫外線照射手段とを相互に接近させた際に照射面が基板表面全体を覆うように配置されることとなり、基板表面が周辺環境から遮断される。その結果、基板表面に対する所定の基板処理を安定して行うことが可能となる。すなわち、この発明では、紫外線照射手段が単に紫外線を基板表面に照射する機能のみならず、この種の基板処理装置において雰囲気遮断部材としても機能することとなる。

また、紫外線照射のタイミングと処理液供給のタイミングとについては、基板処理の処理条件に応じて適宜組み合わせることができる。すなわち、基板表面への紫外線照射後または該紫外線照射を継続させたまま、基板表面に処理液を供給するようにしてもよいし、あるいは基板表面への紫外線照射前または照射とともに基板表面に処理液を供給するようにしてもよい。特に後者の場合には、基板表面に処理液が供給された状態で紫外線が照射されるため、基板表面に供給された処理液の厚みに対応して距離調整手段を制御してギャップが基板処理の処理条件に応じた値となるように調整するのが望ましい。というのも、基板処理の処理条件、例えば処理液の供給量、処理液の種類、基板表面の性状などにより処理液の厚みが相違して処理液の最上面と照射面との間隔が変動することがあるためである。したがって、このような処理液の厚みに応じたギャップ調整を行うことで処理条件に対応した紫外線照射状態が得られ、基板処理をさらに良好に行うことができる。さらに、基板処理中に基板表面に紫外線照射を継続させる場合には、上記ギャップ調整を基板処理の進行に応じて行うようにしてもよい。このギャップ調整により基板処理の進行状況に適した紫外線照射状態が得られ、基板処理をさらに良好に行うことができる。

また、処理液としては、例えば基板表面上に形成された膜をエッチングするエッチング液を用いることができ、エッチング液によるエッチング作用と紫外線照射効果とが重畳されて良好なエッチング処理が可能となる。

また、基板に供給された処理液を回収する回収手段を設けるとともに、その回収手段により回収された処理液を循環駆動手段により処理液供給手段に戻すように構成すると、処理液を循環使用することができ、ランニングコストの低減を図ることができる。また、このように回収された処理液を第1温調手段により温調制御することで処理液の温度を基板処理に適したものとすることができ、基板処理に好適である。さらに、処理液の温調については、処理液供給手段を構成する処理液供給源とノズルとの間に第2温調手段を設け、ノズルに圧送される処理液の温度を調整するようにしてもよい。この場合、基板表面に供給される直前において処理液の温度を基板処理に適した値に調整することができるため、基板処理を良好に行うことができる。

また、基板保持手段に保持された基板の裏面側に加熱手段を配置してもよく、この加熱手段により基板を加熱することで基板処理を促進することができ、基板処理に要する時間を短縮することができる。

【発明の実施の形態】
図1は本発明にかかる基板処理装置の一実施形態を示す図である。また、図2は図1の基板処理装置の電気的な構成を示すブロック図である。この基板処理装置では、同一装置内で、半導体ウエハなどの基板Wの表面WSに対して紫外線が照射されるとともに、その紫外線照射後に基板表面WSに対してエッチング液が本発明の「処理液」として供給されてエッチング処理を行い、さらに純水などのリンス液によるリンス処理およびスピン乾燥処理を順番に行う。

この基板処理装置は、基板Wよりも若干大きな平面サイズを有するスピンベース1を有している。このスピンベース1の上面周縁には、複数の支持ピン2が配置されている。そして、各支持ピン2が基板Wの端部と当接しており、基板Wは、その基板表面WSを上方に向けた状態で、かつ略水平状態で支持される。このように、この実施形態では、支持ピン2が本発明の「基板保持手段」として機能しているが、基板保持手段の構成はこれに限定されるものではなく、例えば基板Wをスピンチャックなどの吸着方式の基板保持手段により保持するようにしてもよい。

また、スピンベース1には、図1に示すように、回転軸31が連結されている。また、この回転軸31はベルト32を介してモータ33の出力回転軸34と連結されており、モータ駆動部35によるモータ駆動に応じてモータ33が作動するのに伴って回転する。これによって、スピンベース1の上方で支持ピン2により保持されている基板Wはスピンベース1とともに回転軸心Pa回りに回転する。

こうして回転駆動される基板Wの表面WSに対してエッチング液(薬液)およびリンス液を供給すべく、ノズル4がスピンベース1の上方位置に配置されている。このノズル4には、薬液吐出用開閉弁51を介して薬液供給源52が接続されている。そして、薬液供給源52を作動させた状態で装置全体を制御する制御部6からの指令に応じて薬液吐出用開閉弁51が開くと、薬液供給源52からノズル4にエッチング液が支持ピン2により保持された基板Wの表面WSに吐出される。このように本実施形態では、ノズル4と薬液供給源52とにより本発明の「処理液供給手段」が構成されている。

また、このノズル4には、リンス液吐出用開閉弁53を介してリンス液供給源54が接続されている。そして、リンス液供給源54を作動させた状態で制御部6からの指令に応じてリンス液吐出用開閉弁53が開くと、リンス液供給源54からノズル4にリンス液が基板表面WSに吐出される。したがって、制御部6によって2つの開閉弁51、53を開閉制御することによってノズル4からエッチング液およびリンス液の一方を基板表面WSに選択的に供給可能となっている。なお、この実施形態では、ノズル4を共用しているが、それぞれ専用のノズルを設けるようにしてもよいことはいうまでもない。

このノズル4の胴部41には支持アーム42が取り付けられている。また、ノズル4は支持アーム42ごと、昇降・移動機構43によって、基板表面WS面内をエッチング液やリンス液が供給される供給開始位置から回転中心Paを通って供給終了位置に向かうように揺動可能となっている。さらに、後述する紫外線照射時には所定の退避位置まで揺動して待機可能となっている(図1中の破線参照)。すなわち、支持アーム42には、回転モータ431の回転軸432に連結されている。この回転モータ431はノズル回動駆動部44により駆動制御され、回転駆動されることによって回転中心Pbの周りにノズル4を基板W上で揺動させる。

回転モータ431を搭載している昇降ベース434は、立設されたガイド435に摺動自在に嵌め付けられているとともに、ガイド435に並設されているボールネジ436に螺合されている。このボールネジ436は、昇降モータ437の回転軸に連動連結されている。また、この昇降モータ437は昇降モータ駆動部45と電気的に接続されており、ノズル昇降駆動部45によって駆動されると、ボールネジ436を回転させてノズル4を上下方向に昇降させる。つまり、昇降・移動機構43により、ノズル4が昇降および揺動移動するようになっている。

また、スピンベース1の周囲には、ノズル4から吐出されたエッチング液やリンス液が飛散するのを防止するために、飛散防止カップ7が配備されている。この飛散防止カップ7は、図示していない搬送手段が未処理の基板Wをスピンベース1上の支持ピン2に載置したり、処理済の基板Wを支持ピン2から受け取る際には、カップ昇降駆動部71によって下方に駆動される。なお、図1では、カップ7を下降させた状態を示している。また、後で説明する図4(d)や図6(b)に示すようにカップ7を上昇させることでスピンベース1および支持ピン2で保持された基板Wを側方位置から取り囲み、スピンベース1および基板Wから飛散するエッチング液やリンス液を捕集可能となっている。

こうしてカップ7により捕集されたエッチング液などは配管81を介して回収部82に一時的に回収される。この回収部82は薬液循環駆動部83に介して薬液供給源52に接続されている。また、この回収部82は分離廃液機能を有しており、回収部82に回収された液体成分のうちエッチング液を選択的に分離する。そして、分離されたエッチング液は薬液循環駆動部83によって薬液供給源52に戻されて再利用に供せられる。一方、リンス液については図示を省略する配管を介して廃液される。

さらに、スピンベース1の上方には、支持ピン2により保持された基板Wの表面WSに向けて紫外線を照射するランプユニット9が上下方向に昇降自在に配置されている。このランプユニット9は、平面サイズが基板表面WSの平面サイズと同一またはそれ以上となっているユニット本体91を有しており、後述するように基板表面WSに接近移動されると、基板表面WSを上方より覆うように構成されている。また、このユニット本体91の下面側に複数の紫外線ランプ92(例えばウシオ電機製のバリアランプ)が取り付けられており、ランプ駆動部93により点灯/消灯制御される。そして、紫外線ランプ92が点灯すると、ランプユニット9の下面、つまり支持ピン2により保持された基板Wの表面WSと対向する照射面94の全体から紫外線が基板表面WSに向けて照射される。なお、この照射面94はユニット本体91と同一の平面サイズを有しており、基板表面WSの平面サイズと同一またはそれ以上となっている。したがって、少なくとも基板表面WSの全体に紫外線を照射可能となっている。

このランプユニット9の上面中央には垂直コラム95が取り付けられている。また、この垂直コラム95の上端は水平ビーム96によってランプ昇降駆動機構97と連結されている。そして、ランプ昇降駆動部98によりランプ昇降駆動機構97が作動することでランプユニット9が水平ビーム96および垂直コラム95とともに一体的に昇降移動される。したがって、ランプユニット9の高さ位置指令が制御部6からランプ昇降駆動部98に与えられると、ランプユニット9が昇降移動して該高さ位置指令に応じた高さ位置に位置決めされる。このように、この実施形態では、本発明の「紫外線照射手段」たるランプユニット9を上下方向に移動させることにより基板保持手段たる支持ピン2とランプユニット9との距離Lを変更可能に構成している。例えば図1に示すようにランプユニット9を支持ピン2に保持された基板Wから上方に離間移動させると、ランプユニット9との干渉を問題とすることなく、ノズル4を基板表面WSの上方で移動させたり、図示を省略する搬送手段により支持ピン2に対する基板Wの搬入出動作を実行することができる。また、ランプユニット9の昇降移動によって基板表面WSと照射面94とのギャップG1(図4(c)参照)、基板表面WSに供給されたエッチング液の上面と照射面94とのギャップG2(図6(c)参照)を高精度に制御可能となっている。このように本実施形態では、ランプ昇降駆動機構97によって支持ピン2とランプユニット9との距離LおよびギャップG1、G2を調整可能となっており、ランプ昇降駆動機構97が本発明の「距離調整手段」として機能している。

次に、上記のように構成された基板処理装置の動作について図3および図4を参照しつつ詳述する。図3は図1の基板処理装置の動作を示すフローチャートである。また、図4は図1の基板処理装置の動作を模式的に示す図である。この基板処理装置では、図4(a)に示すように、ランプ昇降駆動機構97によってランプユニット9が支持ピン2から上方に十分に離れた搬入出位置P1に位置決めされている(ステップS1)。ここで、「十分に離れた」とは基板搬送ロボットなどの搬送手段により未処理基板Wを支持ピン2に搬送する際に未処理基板Wや搬送手段がランプユニット9と干渉しない程度に離間していることを意味しており、例えば距離Lを30mm以上に設定するのが望ましい。また、このようにランプユニット9を搬入出位置P1に位置決めした場合には、図1に示すように、ランプユニット9と干渉することなく、ノズル4を基板表面WSの上方で移動させることができる。なお、この段階では紫外線ランプ92は消灯されている。

そして、搬送手段により支持ピン2上に未処理の基板Wが搬送されて支持ピン2に保持される(ステップS2)と、搬送手段が基板処理装置から退避した後、制御部6が装置各部を制御して紫外線照射、エッチング液供給、リンス処理およびスピン乾燥処理を順次実行する。すなわち、ステップS3でランプ昇降駆動機構97によってランプユニット9を照射位置P2にまで下降させて支持ピン2に保持された基板Wの表面WSの近傍、例えば距離Lを2〜5mm程度に位置決めする(図4(b)および(c))。また、ランプ昇降駆動機構97によるランプユニット9の移動単位を微小量、例えば0.1mm程度に設定することでランプユニット9の照射面94と基板表面WSとのギャップG1を微調整することができる。

こうして基板表面WSに対するランプユニット9の位置決めが完了すると、紫外線ランプ92を点灯して紫外線Uを基板表面WSに照射する。これにより紫外線照射処理が開始される(ステップS4)。そして、予め設定した紫外線照射時間が経過して紫外線照射量が所定量に達すると、紫外線ランプ92を消灯させた後、ランプ昇降駆動機構97によってランプユニット9を搬入出位置P1に戻す(ステップS5)。それに続いて、同図(d)に示すように、基板Wを回転させる一方、昇降・移動機構43によりノズル4を供給開始位置に移動させ、さらに回転中心Paを通って供給終了位置に向かうように揺動させる(ステップS6)。また、このノズル揺動に連動して薬液吐出用開閉弁51を開閉制御して薬液供給源52に貯留されたエッチング液をノズル4から基板表面WSに供給する(ステップS7)。これによって基板表面WSに所定厚みdのエッチング液5が基板表面WSに盛られてエッチング処理が開始される(同図(e)参照)。

そして、このエッチング処理の開始から所定時間が経過すると、ノズル4から吐出される液体をエッチング液からリンス液に切り替える。すなわち、薬液吐出用開閉弁51を閉じる一方、リンス液吐出用開閉弁53を開いてリンス液供給源54からノズル4にリンス液を圧送して基板表面WSに供給する。これにより、基板Wに付着しているエッチング液がリンス液により洗い流されてリンス液に置換される。これによって、エッチング処理が停止されるとともに、基板Wが清浄な状態となる(リンス処理;ステップS8)。
