光吸収により発生したキャリアが欠陥の多い最表面で再結合することを防止するため、従来の光起電力素子は、図1に示されるように、半導体基板10の受光面及び裏面を拡散層12、14及び16で覆い、更に表面保護膜(パッシベーション膜)32及び34を形成した構造とされている(例えば、特開平11−312814号公報参照)。

【発明が解決しようとする課題】
ところで、拡散層は、ドーパント元素を結晶内に混入することで形成される。このドーパント元素は結晶を構成する材料(基板材料)に対して不純物となるため、多くのドーパント元素を含む、即ち高いキャリア濃度を有する拡散層では欠陥数が多くなる。

一般的に、拡散層を形成する手法として熱拡散法及びイオン注入法が用いられる。その形成された拡散層では、表面に向かうに従いキャリア濃度が高くなっていく。かくして、拡散層が形成された表面においては欠陥数が増加してしまうため、表面保護膜を用いても十分に表面の欠陥を不活性化することが困難であるという問題がある。

上記目的を達成するために、本発明の第一の面によれば、半導体基板と、前記半導体基板の裏面に形成され、前記半導体基板のキャリア濃度よりも高いキャリア濃度を有するn型半導体層及びp型半導体層と、前記n型半導体層及び前記p型半導体層にそれぞれ接続された負電極及び正電極と、を備えた裏面電極型の光起電力素子において、前記n型半導体層と前記p型半導体層との間に形成され、前記半導体基板のキャリア濃度よりも高いキャリア濃度を有する内部拡散層と、前記内部拡散層の裏面側に形成され、前記半導体基板のキャリア濃度と同程度の又はより低いキャリア濃度を有する低キャリア濃度半導体層と、を設けたことを特徴とする光起電力素子が提供される。

As described above, according to the photovoltaic element of the present invention, the number of defects on the element surface (light receiving surface and back surface) can be reduced while maintaining the carrier repelling effect due to the energy barrier formed by the diffusion layer. Thus, the surface recombination loss is reduced, and the photoelectric conversion efficiency is further improved.
