本発明は、ゲッタ用の組成物に係るもので、詳しくは、活性化温度を低減し得るゲッタの組成物と、該ゲッタの組成物を利用した電界放出表示装置(FED)とに関するものである。

【従来の技術】
最近、陰極線管(CRT)の短所である重さ及び体積を低減し得る各種の平板表示装置が開発されつつある。このような平板表示装置には、液晶表示装置(LCD)、電界放出表示装置(FED)、プラズマ表示装置(PDP)及びエレクトロルミネセンス(EL)などが知られている。表示の品質を改善するように、平板表示装置の輝度、コントラスト及び色純度を向上させる研究が活発に行われている。

FEDは、先端を尖鋭にしたエミッタに高い電界を集中させて、量子力学的トンネル効果により電子を放出させるチップ型FEDと、所定面積を有する金属に高い電界を集中させて量子力学的トンネル効果により電子を放出する平面型(Metal Insulator Metal;MIM)FEDとに分けることができる。

従来チップ型電界放出表示装置(FED)は、図9及び図10に示したように、アノード電極4及び蛍光体6が積層された上部ガラス基板2と、電界放出アレイ32を表面に形成させた下部ガラス基板8とを備えている。電界放出アレイ32は、下部ガラス基板8上に形成されるカソード電極10及び抵抗層12と、抵抗層12上に形成されるゲート絶縁層14及びエミッタ22と、ゲート絶縁層14上に形成されるゲート電極16とを含んでいた。

カソード電極10はエミッタ22に電流を供給する。抵抗層12は、カソード電極10からエミッタ22方向に印加される過電流を制限して、エミッタ22に均一な電流を供給する役を果たしている。

即ち、従来の電界放出表示装置のゲート構造においては、図11に示したように、カソード電極10とゲート電極16とが電気的にゲート絶縁層14により絶縁されて、水平又は垂直方向に相互に交差するように配置されている。ゲート電極16には、ゲートホール36が形成されており、エミッタ22が各ゲートホール36に対応させてカソード電極10上に形成されている。

従って、カソード電極10を接地させて、ゲート電極16に+100V程度の電圧が印加すると、二つの電極10、16が交差する部分に位置する各エミッタ22の端部から高い電界が発生し、その高い電界により電子30が放出される。この時、電子30を放出するためのゲート電極16の電圧は、ゲートホール36の大きさが小さくなるほど低くなる。しかし、エミッタ22の材料特性によって異なる。

又、各カソード電極10と各ゲート電極16に順次電圧を印加して、二つの電極10、16が交差する箇所の各エミッタ22から各電子30を放出させて蛍光体6を発光させる。このようにして各画素が順次発光される。このとき、例えば、蛍光体6が塗布されたアノード電極4には、数kV以上の高圧が印加されて、エミッタ22から放出された電子30を加速させて対応する蛍光体6に衝突させる。発光時の、各画素の輝度は、エミッタ22とゲート電極16間に印加される電圧差によって放出される電流量が変換する原理を利用して調節される。一方、隣接した赤、緑及び青三つの画素の輝度を調節することでカラーを表現することができる。

このFEDは、その駆動特性上、パネル内部の電界放出空間が10−5Torr以上の高い真空状態を維持しなければならない。即ち、エミッタ22とゲート電極16間がサブミクロン程度の間隔で離され、エミッタ22とゲート電極16間に107V/cm程度の高い電界が印加されるため、エミッタ22とゲート電極16間を高真空に維持しておかないと、エミッタ22とゲート電極16との間に電圧が放電したり、絶縁破壊現象が発生するおそれがある。又、電界放出空間が高真空に維持されないと、パネル内部に存在する中性の粒子が電子30と衝突して陽イオンを発生し、その発生した陽イオンがエミッタ22に衝突してエミッタ22を劣化させるか又は、電子30と衝突して電子30の加速エネルギーを減衰させて輝度を低下させる。従って、輝度を向上させるため、FEDの製造工程中、パネルの内部を高真空状態にする真空工程が必要である。

従来電界放出表示装置のパネルにおいては、図12に示したように、アノード電極4と蛍光体6が積層された上部ガラス基板2と、下部ガラス基板8と、双方の基板を支持するガラスフリットシール38とで構成されていた。下部ガラス基板8には周知のように、カソード電極10、絶縁層14、絶縁層14上に形成されたゲート電極16と、ゲート電極16上に形成されるフォーカシング絶縁層(図示されず)が形成されている。

前記ゲッタ34は、蒸発性ゲッタ(evaporable getter、以下、EGと略称す)と非蒸発性ゲッタ(以下、NEGと略称す)とに分類される。

EGの材料としてはバリウムが用いられていた。このEGは、テレビジョンスクリーン及びコンピュータスクリーンを形成する陰極線管に使用されて周知である。即ち、バリウムゲッタは陰極線管の内壁から外部加熱により蒸発され、金属膜の形態で陰極線管内に残留するガスの除去に利用される。この時、バリウムは、活性化前にBaAl4+Niの前駆体として存在して、活性化工程で、外部加熱によりバリウムの前駆体が蒸発させられる。

特願平8−196899及び国際出願番号PCT/IT97/00027に開示されたように、チタン(Ti)、チタン酸化物(TiO2)及びバリウム酸化物(BaO2)のような酸化反応剤をヒータにより加熱したとき所定の反応熱が発生するように適正な割合で混合して加圧し、所定形状としたNEGを構成することができる。

前記した酸化物(TiO2、BaO2)は、チタンの中間酸化物のTi2O5を形成するため、チタンを部分的に酸化させる。酸化反応による反応熱は、残存するチタンを活性化させなければならない。その混合物は300〜400℃で活性化される。

前記国際出願番号PCT/IT97/00027号には、Ag2O、CuO、Co3O4又はこれらの混合物から選択された酸化物及び合金のゲッタの組成物が開示されている。前記合金に、希土類元素に存在する第3成分、イットリウム及びランタンのような組成物を選択的に添加することができる。一般に、この組成物のゲッタ物質は、活性化が350〜900℃の高温を必要とするのに対して、前記組成物を全て包含したゲッタディバイスは、比較的低温の280〜500℃の温度で動作することができる。即ち、組成物を全て包含したゲッタディバイスは、他の元素との熱力学的相互作用を利用した反応熱を利用して比較的低温で活性化することができる。

【発明が解決しようとする課題】
このような従来のNEG合金においては、多量の反応性ガスと接触する時、即ち、空気に露出される時、又は初期の合金が200〜250℃以上の熔融点を有する時、合金は、強い発熱反応を起こして温度が1000℃以上に上昇することがあるため、FEDパネルの他の部分が損傷を受けるおそれが高くなり、FED及びPDPのような薄膜型ディスプレーに適用するのが難しいという不都合な点があった。

本発明は、このような従来の課題に鑑みてなされたもので、活性化温度を低減し得るゲッタを利用して活性化工程を実施し、真空度及びガス除去能力を向上し得るゲッタの組成物及びそのゲッタの組成物を利用した電界放出素子を提供することを目的とする。

【課題を解決するための手段】
このような目的を達成するため、本発明に係るゲッタの組成物は、クロム(Cr)を主成分とし、その他の成分として、チタン(Ti)とジルコニウム(Zr)を含む。又、本ゲッタの組成物は、40原子%のクロム(Cr)と、30原子%のチタン(Ti)と、30原子%のジルコニウム(Zr)とを含むことを特徴とする。
又、電界放出表示装置は、クロム(Cr)を主成分とするゲッタを含むことを特徴とする。

【発明の実施の形態】
以下、本発明の実施の形態に対し、図面を用いて説明する。
本発明に係るゲッタの組成物は、図1に示したように、クロム(Cr)、ジルコニウム(Zr)及びチタン(Ti)を含む。Cr・Zr・Tiゲッタの組成物及び組成比は、以下の表1に示すとおりである。

ゲッタの組成物の成分比は、ゲッタの重さを100原子%と仮定して算出したもので、40原子%のCr、30原子%のZr及び30原子%のTiから成ることが好ましい。この時、ゲッタは、薄膜型又はバルク型(塊)として形成される。

薄膜型ゲッタの製造方法においては、図2に示したように、
1.上部基板及び下部基板の何れか一つの基板を準備し(S61)、
2.その準備した基板を真空状態のチャンバ内に挿入(S62)し、
3.高電圧が印加されたゲッタ物質のCrやZr、Tiとアノード電極との間に不活性ガスのアルゴン(Ar)を注入する。この時、ゲッタの組成物及びアノード電極は、チャンバ内に挿入される(S63)。
4.プラズマを利用して前記アルゴン(Ar)を励起させ、励起されたアルゴンイオン(Ar+)によって発生した高電圧により前記チャンバ内の各アルゴンイオン(Ar+)を加速させる(S64)。
5.前記チャンバ内で加速されたアルゴンイオン(Ar+)とゲッタの組成物(Cr・Zr・Ti)とが衝突することで飛出したゲッタ物質を準備した基板上に0.01〜10μm厚さに堆積させる。このように、ゲッタ物質を基板上に0.01〜10μm厚さに堆積させることで、薄膜型ゲッタが形成される(S65)。

又、電界放出表示装置のバルク型ゲッタ製造方法においては、図3に示したように、
1.上部基板及び下部基板のいずれか一つの基板を準備し、(S71)
2.前記準備した基板上にゲッタの組成物のCr、Zr、Tiを粉砕して金属粉末を作った後、その金属粉末を混合し(S72)、
3.前記混合された金属粉末を焼結させて、準備した基板上に約1〜100μmの粒子の大きさに堆積させる。このように、混合された金属粉末を基板上に1〜100μmの粒子の大きさとして堆積させることで、前記バルク型ゲッタが形成される(S73)。

図4及び図5は、従来及び本発明に係るゲッタの酸素除去能力を示したグラフである。図4及び5に示したように、大気中、400℃の温度で1時間の間、熱処理条件下で従来と本発明に係るゲッタの酸素除去能力の実験をオージェ電子分光(Auger Electron Spectroscopy;以下、AESと略称す)スペクトラムを利用して示したグラフである。

前記AESは、数百オングストロームの大きさに収束された電子ビームをゲッタの表面に入射させて放出されるオージェ電子のエネルギーを測定してゲッタの表面を構成している元素の種類及び量を分析する表面分析装備である。

図4に示したように、グラフの横軸はゲッタの表面からの深さを、縦軸はゲッタの組成物又はゲッタに吸収された不純物の量を夫々示したものである。例えば、従来は、70原子%のZr及び30原子%のTiなどで形成されたゲッタの内部に吸収された酸素量は、ゲッタの表面から約2000arb.までは多量に発見されるが、2000arb.から急激に減少して約3000arb.以上では殆ど発見されない。

一方、図5に示したように、本発明に係る40原子%のCr、30原子%のTi、30原子%のZr成分から成るゲッタの内部に吸収された酸素量は、ゲッタの表面から約5000arb.以上まで多量に存在するため、従来より多い量の酸素が吸収されることが分かる。従って、本発明のゲッタ組成物は、活性化時間及び活性化温度において、前記実験条件の1時間、400℃の温度で十分に活性化が行われる。

又、本発明に係る電界放出表示装置にポンプが連結された状態においては、図6に示したように、焼結及び合着されたパネル内部の不純物を除去するためにパネルを局部加熱装置92で加熱しながらポンプ94を利用してパネル内部のガスをチャンバの外部に排気させる。ガスを外部に排気する時、パネル内部の真空度が所望の水準に到達すると、排気チューブ93の中間を局部加熱装置92で加熱し、ピンチ・オフ工程により排気チューブ93の中間を切り離す。即ち、パネルのチャンバを外部から隔離させる。この時、従来のパネルに要求される真空度は、1.03×10−4torrであり、本発明に係るパネルに要求される真空度は、1.7×10−5torrである。以下、図6に示されたアノード4、カソード10、ガラスフリットシール38、91の機能は、従来と同様であるので、これに対する説明は省略する。

一方、ピンチ・オフ工程を実施する時、パネル内部のディバイスから不純物が排出された状態で密閉されたパネルの内部真空度は、排気ガスなどの原因により再び減少する。従って、真空度を増加させるためにゲッタ90を3時間の間300℃で活性化させる。

従来及び本発明に係るゲッタ物質が塗布された電界放出表示装置の真空回復度は、図7(A)及び図7(B)に示したように、従来は、30原子%のTi、70原子%のZrから成るゲッタを3時間の間300℃で活性化させた場合、パネルの真空度に係る圧力は、1.03×10−4torrに回復される。

又、新しい状態からシーリング工程を経て活性化工程までの本発明に係るゲッタの酸素除去能力を図8(A)〜図8(C)に示す。本発明に係るゲッタの組成物が約300℃で約3時間の活性化工程によりゲッタ堆積後、大気中に露出させながら、又は、高温のシーリング工程によりゲッタ表面に吸着されていた酸素を内部に移動させてゲッタの表面をフレッシュ状態とする。このフレッシュ状態とは、ゲッタ表面に吸着されていた酸素がゲッタの内部に移動してゲッタの表面が綺麗な状態である汚染されていない状態を意味する。

一方、本発明に係るゲッタを利用した電界放出表示装置は、図9及び図10に示した従来と同様に、蛍光体6が塗布されたアノード電極4が積層された上部ガラス基板2と、下部ガラス基板8と、下部ガラス基板8上に形成されるカソード電極10と、カソード電極10上に形成される抵抗層12と、抵抗層12の上に形成される絶縁層14と、絶縁層14上に形成されるゲート電極16と、抵抗層12上に形成されるエミッタ22と、ゲート電極16上に形成されるフォーカシング絶縁層と、上部ガラス基板2と下部ガラス基板8の間に形成され、Cr、Ti、Zrから成るゲッタ90とを包含して構成される。エミッタ22は、カソード電極10から印加される電圧によって電子を放出し、ゲート電極16は、エミッタ22から電子を引き出す役を果たしている。又、アノード電極4は、カソード電極10と相互に相対するように形成される。

【発明の効果】
以上説明したように、本発明に係るゲッタの組成物及びそのゲッタを利用した電界放出表示装置においては、クロム(Cr)を主成分としているためゲッタの酸素除去能力が向上され、従来より活性化エネルギーを低減し得るという効果がある。即ち、活性化エネルギーが低減されることで、300℃以下の低温で活性化工程を実施することができ、ガス除去能力を向上させると共に、真空度を従来より約6倍程度向上し得るという効果がある。

且つ、本発明に係るクロムを主成分とするゲッタは、既存の複雑な積層構造又は多孔質形成工程を行うことなく、薄膜型又はバルク型に容易に形成し得るという効果がある。
