本発明は窒化ガリウム(GaN)系化合物半導体装置、特に波長380nm以下の光を発する発光素子に関する。

【従来の技術】
従来より、InGaNを発光層とした波長375nm〜600nmのLEDが開発されている。InxGa1−xNは、In組成xの増大と共に発光波長が長波長側にシフトし、すなわち、x=0(GaN)の場合の363nmからx=1(InN)の場合の600nmまで変化する。

【発明が解決しようとする課題】
しかしながら、発光波長が375nm以下になるとIn組成xが非常に小さくなり、In組成揺らぎが減ることで発光効率が著しく低下してしまう。特に、発光波長が360nm以下になるとその効率はほとんど0となってしまう。近年においては、波長380nm以下の光を発する短波長LED(あるいは紫外線UVLED)は、医療用や照明用、分析用、光ディスク装置用などの幅広い用途が期待されており、発光効率に優れた発光素子が要求されている。

本発明は、上記従来技術の有する課題に鑑みなされたものであり、その目的は、波長380nm以下において発光効率に優れたGaN系化合物半導体装置を提供することにある。

【課題を解決するための手段】
上記目的を達成するために、本発明は、基板上に形成されたGaN系発光層を有する窒化ガリウム系化合物半導体装置であって、前記発光層は、AlInGaN井戸層とAlGaNバリア層を積層した量子井戸層であることを特徴とする。量子井戸層としては、1周期のSQWと多層(多重)のMQWのいずれを用いることも可能であるが、SQWが好適である。

ここで、前記AlInGaN井戸層のAl組成は1%以上15%以下でIn組成は0.5%以上10%以下であり、前記AlGaNバリア層のAl組成は4%以上25%以下とすることが好適である。

また、前記AlInGaN井戸層のAl組成は6%以上12%以下でIn組成は1%以上7%以下であり、前記AlGaNバリア層のAl組成は10%以上22%以下とすることが好適である。

【発明の実施の形態】
以下、図面に基づき本発明の実施形態について、半導体装置としてLEDを例にとり説明する。

図1には、本実施形態に係るLEDの構成が示されている。基板10上に不連続的なSiNバッファ層12、低温(LT)成長バッファ層14、アンドープGaN層16が順次形成される。これらの層は転位を抑制するための層である。GaN層16上に動作電圧を低くするためのn−GaN層(n電極層)18が形成される。n型は、例えばSi等をドープして得られる。そして、n−GaN層18上にn−クラッド層20が形成される。n−クラッド層20は、n−GaNとn−AlGaN層を交互に積層したSLS(Strained Layer Superlattice 歪超格子)構造である。n−クラッド層20上に発光層22が形成される。発光層22は、AlInGaN井戸層とAlGaNバリア層とを積層した量子井戸構造からなる。AlGaNバリア層は、AlInGaN井戸層よりもバンドギャップが広くなるように設定される。量子井戸構造としては、n−AlGaNバリア層/アンドープAlGaN井戸層/アンドープAlGaNバリア層を積層したシングル量子井戸構造SQWとすることもでき、あるいはn−AlGaNバリア層/アンドープAlInGaN井戸層/アンドープAlGaNバリア層を複数周期形成した多層量子井戸構造MQWとすることもできる。SQWとMQWでは発光効率が相違するが、これについては後述する。量子井戸構造の発光層22上に、p−ブロック層としてp−AlGaN層24が形成される。このp−ブロック層は、電子がp型層中に注入されて再結合することで発光効率が低下するのを抑制するためである。従って、そのバンドギャップはp−クラッド層26のバンドギャップより広く、かつ、発光層22中の井戸層のバンドギャップより広くなるように設定される。p−ブロック層上には、p−クラッド層26が形成される。p−クラッド層26は、具体的にはp−GaNとp−AlGaNを交互に積層したSLS構造である。p−クラッド層26上に動作電圧を低くするためのp−GaN層(p電極層)28が形成され、さらにp−GaN層28上にp電極30、n−GaN層18上にn電極32がそれぞれ形成される。

このように、発光層22としてAlInGaN井戸層とAlGaNバリア層からなる量子井戸層を用いており、特に発光領域としてInGaNにAlを加えることでInGaNのバンドギャップを拡大したAlInGaNを用いているため、波長380nm以下の光を射出することができる。但し、構成材料が4種類となり、自由度が増大する分だけ組成や厚さ等を最適化することが必要となる。本実施形態においては、各層の組成や層厚等を種々変化させて最適化することにより十分な発光効率を得ている。

以下、図1に示されたLEDの製造方法及び各層が満たすべき組成や厚さについて説明する。

本実施形態のLEDは、MOCVD法により製造される。常圧MOCVD装置の反応管内に設けられたサセプタ上にサファイアc面基板10を載置し、サファイアc面基板10を1100℃にて水素雰囲気中で10分間熱処理する。その後、温度を500℃まで下げる。モノメチルシランガスとアンモニアガスをガス導入管から100秒間供給することで、基板10上に不連続的あるいは島状にSiN層12を成長させる。次に、同じ500℃でGaNバッファ層14をトリメチルガリウム及びアンモニアガスを供給して25nm成長させる。温度を1075℃まで上げ、再びトリメチルガリウム及びアンモニアガスを供給して厚さ1.5μmのアンドープGaN層16を成長させ、さらにモノメチルシランガスを加えてSiドープのn−GaN層18を2.0μmだけ成長させる。n−GaN層18中のキャリア密度は、およそ5×1018cm−3である。

次に、1075℃でSiドープのn−Al0.15Ga0.85N(2nm)/Siドープのn−GaN(2nm)を50ペア形成してSLSのn−クラッド層20を成長させる。Alの原料は、トリメチルアルミニウム(TMA)を用いることができる。SLS中の平均電子密度は5×1018cm−3である。その後、温度を795℃まで下げてSiドープのn−Al0.2Ga0.8Nバリア層(10nm)/アンドープAl0.1In0.05Ga0.85N井戸層/アンドープAl0.2Ga0.8Nバリア層からなるSQWの発光層22を成長させる。アンドープAl0.1In0.05Ga0.85N井戸層は、例えば1.25nm形成する。発光層22を成長させた後、1025℃まで温度を上げてp−ブロック層としてMgドープのp−Al0.25Ga0.75N層24を10nm成長させる。p−ブロック層上にMgドープのp−Al0.2Ga0.8N(2nm)/Mgドープのp−GaN(1nm)を50周期だけ成長させてSLSのp−クラッド層26を成長させる。SLS中の平均正孔濃度は3×1018cm−3である。p−クラッド層26上にp−GaN層28を7nm成長させる。

以上のようにして各層を成長させた後、ウエハをMOCVD装置から取り出し、Ni(10nm)、Au(10nm)を順次真空蒸着して表面に形成し、5%の酸素を含む窒素ガス雰囲気中、520℃で熱処理してp型の透明電極30を形成する。そして、全面にフォトレジストを塗布し、エッチングマスクとして用いてn−GaN層18の一部が表面に露出するまでエッチングし、露出したn−GaN層18上にTi(5nm)、Al(5nm)を順次真空蒸着し、窒素ガス中、450℃で30分間熱処理してn電極32を形成する。

p電極30及びn電極32の一部にワイヤボンディング用の金パッドを500nm形成し、基板裏面を100μmまで研磨してスクラブによりチップを切り出し、マウントしてLEDデバイスが得られる。

以上のようにして作製したLEDデバイスを積分球の中に入れ、電流を注入してデバイスから射出した全光出力を測定した。光出力は注入電流20mAのときにおよそ1mWであった。発光波長は、2インチ直径のウエハ面内で多少のバラツキはあるものの、350nm±3nmの範囲内であった。発光強度は、従来の波長350nm帯のLEDよりも10倍以上大きいものである。

本実施形態のLEDは、n−クラッド層20や発光層22、p−ブロック層、p−クラッド層26を変化させることで発光効率が変化する。

図2には、n−クラッド層20中のAl組成と発光出力との関係が示されている。発光出力は相対値である。図から分かるように、n−クラッド層20中のAl組成は小さすぎる、あるいは大きすぎる場合のいずれも発光出力が低下し、Al組成が15%のときに発光出力が最大となる。図1の構成において、n−クラッド層20としてn−Al0.15Ga0.85Nを用いているのはこのためである。図2より、発光出力の観点からは、Al組成は10%以上20%以下が好ましく、13%以上18%以下がより好ましい。Al組成が小さすぎても大きすぎても好ましくないのは、Al組成が小さすぎる場合には発光層22への電子注入が不十分となり、Al組成が大きすぎる場合にはn−クラッド層20の結晶性が劣化するためと考えられる。

図3には、Al組成を15%としたときのn−クラッド層20のSLS周期と発光出力との関係が示されている。発光出力はSLS周期が小さすぎても大きすぎても低下し、50周期近傍で最大となる。図3より、発光効率の観点からは、SLS周期は40周期以上60周期以下が好ましく、45周期以上55周期がより好ましい。これは、SLS周期が小さすぎると光閉じこめが十分に行われず、大きすぎるとクラックが発生して発光効率が低下するためと考えられる。なお、n−クラッド層20におけるn−AlGaN及びn−GaNの厚さはそれぞれ1nm以上3nm以下が好ましく、それぞれ2nmとするのがより好ましいとの結果を得ている。p−クラッド層26についても同様の測定を行った結果、p−クラッド層26におけるAl組成は10%以上35%以下が好ましく、13%以上30%以下がより好ましく、p−クラッド層26のSLS周期としては、40周期以上60周期以下が好ましく、45周期以上55周期以下がより好ましいことを確認している。

図4には、発光層22におけるAlInGaN井戸層の厚さと発光出力との関係が示されている。AlInGaN井戸層の厚さが1.25nmのときに発光出力は最大となる。これは、1.25nmより薄い場合は電子・正孔の波動関数がバリア層中に滲み出すためであり、1.25nmより厚い場合は量子閉じ込めシュタルク効果(面内に圧縮あるいは引張応力が印加された場合にc軸方向に電界が発生し、井戸層中に注入された電子正孔対が電界により逆方向に移動し、それらの波動関数の空間重なりが小さくなって再結合率を小さくしてしまう)により発光効率が低下するためと考えられる。したがって、発光層22におけるAlInGaN井戸層の厚さは0.3nm以上3nm以下が好ましく、0.9nm以上2nm以下がより好ましい。井戸層とバリア層の組成に関しては、Al組成及びIn組成を種々変化させて同様に発光出力を測定した結果、井戸層のAl組成は1%以上15%以下でIn組成は0.5%以上10%以下、バリア層のAl組成は4%以上25%以下が好ましく、井戸層のAl組成は6%以上12%以下、In組成は1%以上7%以下、バリア層のAl組成は10%以上22%以下がより好ましいことを確認している。井戸層におけるIn組成は短波長化のために少ない方がよいが、あまりに少ないとIn組成の揺らぎが減少するため上記の範囲がよく、Al組成は少ないとバンドギャップ拡大の効果がなく、多すぎると電流注入が行われにくくなるため上記の範囲が適当であると考えられる。

図4では井戸層の厚さを変化させた場合の発光出力結果であるが、井戸層を1.25nmに固定してバリア層を変化させた場合、バリア層は3nm以上25nm以下が好ましく、5nm以上15nm以下がより好ましいことを確認している。

図5には、発光層22の井戸層をアンドープAl0.1In0.05Ga0.85N(1.25nm)とし、n−クラッド層20側のバリア層をn−Al0.2Ga0.8Nバリア層(10nm)とし、反対側のバリア層をアンドープAl0.2Ga0.8N(10nm)とした場合の量子井戸周期と発光出力との関係が示されている。量子井戸の周期が1、すなわちバリア層/井戸層/バリア層のSQWが最大となることが分かる。

また、p−ブロック層としてのp−AlGaN層24のAl組成と厚さを変化させて発光出力を測定したところ、Al組成が25%、厚さが10nmで発光出力が最大となることを確認している。Al組成が少なすぎると井戸層あるいはp−クラッド層26のバンドギャップより狭くなり、多すぎると結晶性が劣化するので、Al組成としては20%以上40%以下が好ましく、20%以上30%以下がより好ましい。厚さに関しては、3nm以上20nm以下が好ましく、5nm以上15nm以下がより好ましい。

例えば、本実施形態においては不連続SiNバッファ層12及び低温成長バッファ層14を用いて転位を低減しているが、これらの層の代わりにGaNPバッファ層を用いることも可能である。

また、本実施形態において、n−クラッド層20としてn−GaNとn−AlGaNのSLS構造を用いているが、n−AlInGaN単層を用いることもできる。この場合、Al及びIn組成は、そのバンドギャップが発光層22中の井戸層のバンドギャップよりも広くなるように設定する。

本実施形態のLEDは波長380nm以下で発光効率が高いため、種々の装置に光源として組み込むことが可能である。装置例を以下に示す。

市販のブラックペン(蛍光ペン)(シンロイヒ製)は可視照明下で文字や図形等を描いても見えないが、そこに紫外線を照射すると描いた文字や図形が現れる。カラーのブラックペン(紫外線を照射するとカラーの図形が現れる)も市販されているが、カラーを再現するためには照射する紫外線の波長が400nm以下、より正確には波長380nm以下でなければならない。従来においては、蛍光灯ブラックライトや水銀ランプ等の光源が使用されているが、大型で消費電力も大きく、電源も大掛かりになる欠点がある。そこで、図形再現用光源として図1に示された発光素子デバイス(LED)を用いると、小型で電池駆動も可能となる。本実施形態のLEDを電池と共にキーホルダやブラックペン、消しゴムその他の製品に組み込んで簡単に再現できる、見えない文字や図形を描画するシステムが得られる。

また、波長365〜380nm帯のLEDは人体の日焼けを起こす。そこで、本実施形態のLEDを光源として用いて日焼け装置を作製できる。従来、日焼け装置は紫外線のランプを使用しているため、照射面積が大きい用途には適当であったが、小さな領域だけの日焼けを作ることはできず、例えば日焼けしたい部位以外をタオルなどで覆うなどの工夫が必要であるところ、本実施形態の日焼け装置では、点や線などの日焼けを任意に作ることが可能である。また、本実施形態のLEDは、UVカット化粧品の性能を評価する装置として用いることもできる。

従来、この種の検査装置は大型であり、効果を調べるために広い皮膚表面が必要である。本実施形態の検査装置は、点あるいは線等の任意の形状あるいは部位に日焼けを作ることができるので、人体の部位毎の日焼けの程度を調べたり、あるいは携帯して長時間にわたる照射効果を調べることもできる。

また、時計の文字盤や避難誘導等の標識類には蓄光材料が使用されている。これは、蓄光剤に光が当たると、光を消しても蛍光が続くことを利用して暗闇でも字等が読める仕組みを利用したものである。近年、蓄光時間も長くなり3原色も出せるようになっている。例えば、硫化亜鉛に銅を結合させた短残光タイプやストロンチウムアルミネイトに希土類金属を結合させた長残光タイプなどが知られている。このような蓄光剤の感度は一般に波長400nm以下にある。したがって、蓄光剤と本実施形態のLEDとを組み合わせることで、短時間のみ光を照射して光を消すという操作を繰り返すことで消費電力の非常に小さい表示装置を作製することができる。また、電源が切れても表示は消えない(不揮発な)非常用表示装置も可能となる。波長365〜400nm帯のLEDと蓄光剤を使用した表示装置により、従来の表示装置と比べて消費電力を著しく低減することが可能である。

また、蛾等の昆虫の複眼は、波長360nmにピーク感度を有する。その性質を利用して、紫外線ランプを使った昆虫の駆除装置が市販されている。紫外線ランプを街頭に付け、その周辺に昆虫駆除装置を取り付けたものである。紫外線ランプは、可視光も射出するので一般的には明るく見える。また、消費電力が大きいという問題がある。この昆虫収集用の光源として実施形態のLEDを使用することで昆虫を駆除することができる。本実施形態のLEDを光源に用いた昆虫駆除装置は、消費電力が小さく、LEDが小型であるため光源のレイアウトに自由度が増すというメリットがある。さらに、肉眼ではほとんど見えないので、照明を嫌う環境にも用いることが可能である。

The emission output becomes maximum when the thickness of the AlInGaN well layer is 1.25 nm.
