本発明は、マイクロマシニング技術を応用した微小光学系に係り、特に、微小なミラーを捻り梁を回転軸として往復振動させる光走査装置に関する。

【従来の技術】
IBM J.Res.Develop Vol.24 (1980)に掲載されている光走査装置では、同一直線上に設けられた2本の梁で支持されたミラーを、それに対向する位置に設けた電極との間の静電引力で、2本の梁をねじり回転軸として往復振動させている。マイクロマシニング技術で形成されるこの光走査装置は、従来のモーターを使ったポリゴンミラーの回転による光走査装置と比較して、構造が簡単で半導体プロセスでの一括形成が可能なため、小型化が容易で製造コストも低く、また単一のミラー面であるため、ポリゴンミラーのような複数のミラー面の精度のばらつきによる影響もなく、さらに往復走査であるため高速化にも対応できる等の利点がある。

このような静電駆動のねじり振動型光走査装置に関しては、特許第2924200号公報に、梁をS字型として剛性を下げ、小さな駆動力で大きな振れ角が得られるようにしたものが記載されている。また、特開平7−92409号公報に、梁の厚さをミラー、フレームよりも薄くしたものが記載されている。特許第3011144号公報、あるいは、The 13th Annual International Workshop on MEMS2000 (2000) 473−478 に、固定電極をミラー部の振動方向に重ならない位置に配置したものが記載されている。また、The 13th Annual International
Workshop on MEMS2000 (2000) 645−650 には、対向電極をミラーの振れの中心位置から傾斜させて設置することで、ミラーの振れ角を変えずに駆動電圧を下げたものが記載されている。また、特開2001−249300号公報に、ミラー部の軽量化を図るとともに反りを生じにくいミラー構造として、ミラー部の裏面に複数の凹部(肉抜き部)を形成し、その凹部を回転軸から離れるにしたがって相対的に小さくしたものが記載されている(同公報の図6)。また、振動空間の封止及び電気的接続に関しては、例えば特許第2924200号公報に、ハーメチックシールとワイヤボンディングによる典型的な構造が記載されている(同公報の図7)。

【発明が解決しようとする課題】
本発明は、前記従来技術に鑑みてなされたものであり、捻り梁をねじり回転軸としてミラーを往復振動させる構成の光走査装置において、ミラーの軽量化を図るとともに反りの発生を効果的に抑え、より安定した光走査を可能にすることを目的とする。本発明のもう1つの目的は、ミラーの振れ角を高精度に制御可能にすることにある。本発明のもう1つの目的は、低い駆動電圧でミラーの大きな振れ角を得られるようにすることにある。本発明のもう1つの目的は、駆動のための電気的接続を低コストかつ確実に行うことができるようにすることにある。本発明のもう1つの目的は、ミラーの振動空間の封止を低コストで確実に行うことができるようにすることにある。

【課題を解決するための手段】
図1乃至図7を参照し、本発明について説明する。
図1は本発明に係る光走査装置の基本構造を説明するための概略斜視図である。31はミラー基板31であり、例えば不純物濃度が比較的高いシリコン基板から、フォトエッチング等の半導体プロセス技術によりミラー33、一対の捻り梁32及びフレーム34を一体的に形成してなるものである。ミラー33は捻り梁32を捻り回転軸として往復振動が可能である。ミラー32の一面には、走査光の波長に対して十分な反射率を持つ金属薄膜等からなるミラー面が形成される。なお、光走査装置の組立工程の途中において、フレーム34に分離溝37が形成されることにより、フレーム34は電気的に絶縁された4つの部分39,40に分割される。これは、ミラー33の捻り梁32と結合されない自由端部に対向したフレーム部分39を駆動用の固定電極として利用するためである。したがって、固定電極を金属薄膜などで別途形成する場合には、分離溝37は必ずしも形成しなくともよい。

図2は、ミラー33の駆動原理を説明するための模式図である。ミラー33の捻り梁32と結合していない2つの端部38と、それに狭いギャップを介して対向するフレーム部分39とが、それぞれ可動電極と固定電極となる。これらの電極間に駆動パルス発生装置29により図3(b)に示すような駆動パルスを印加すると、電極間に静電トルクTrqが作用し、ミラー33は捻り梁32を捻り回転軸として往復振動する。図3(b)はミラー33の振動波形である。ミラー33の振れ角θ(振動振幅)を大きくするため、駆動パルスの周波数は、ミラー33の慣性モーメントIと捻り梁32の捻りバネ定数Kθとによって決まる共振周波数foと同一に設定される。この時のミラー33の共振周波数foと振れ角θは次式で与えられる。

このようなミラー振動時にミラー33に働く慣性力によって、図4に模式的に示すようなミラー33の反りが発生する。本発明は、このミラー33の反りを効果的に抑制しようとするものであるので、ミラー33の反りについて次に解析する。図5及び図6はその説明図である。

これに対して、本発明による光走査装置は、ミラー33の捻り回転軸(捻り梁32)と平行な方向の断面2次モーメントI(曲げ強さ)が、例えば図7に示すように捻り回転軸から遠ざかるに従って減少するように、ミラー33の断面形状を捻り回転軸からの距離に応じて変化させたことを特徴とする。具体的には、ミラー33の実質的な厚さh及び/又は実質的なX軸方向幅bを、捻り回転軸から離れるに従って減少させる。このような断面形状をミラー33に持たせることにより、捻り回転軸から離れるに従って微小要素質量mjが減少し、したがって曲げモーメントMも減少するため、捻り回転軸から遠ざかるに従ってミラー33の断面2次モーメントが減少しても、ミラー33の反り量δを例えば図4の曲線L2に示すように減少させることができる(図4中の曲線L1は断面2次モーメントを均一にした場合の反り量)。かくして、本発明によれば、ミラー33を軽量化しつつ反り量を減少させることができる。

本実施例においては、図8に見られるように、ミラー33のミラー面と反対側の面(図8中の上面)に、同じ面積で同じ深さの矩形の肉抜き部(凹部)44が複数個形成されている。これらの肉抜き部44は、捻り回転軸(X軸)から離れるほど個数が増加するように配設されている。すなわち、捻り回転軸から離れるに従ってミラー33の肉抜き面積が増加するような構成とされている。図10を参照するならば、ミラー33の肉厚部分45の面積が捻り回転軸から離れるにつれて減少する。したがって、捻り回転軸と平行な断面2次モーメントは、捻り回転軸から離れるに従って図11に示すように階段状に減少する。これ以外は、図1に関連して説明した構成と同様である。

本実施例においては、図16及び図17に見られるように、ミラー33のミラー面と反対側の略全面にわたって同じ深さの肉抜き部55が形成されるが、X軸方向の梁59とY軸方向の梁60が残されている。ミラー33の捻り回転軸をはさんだ各半面を見ると、X軸方向の梁59は均等な間隔で配置されるが、Y軸方向の梁60は捻り回転軸から離れるに従って間隔が増加する(本数が減少する)。断面2次モーメントに寄与するのはY軸方向の梁60であり、梁59は幅が数十μmであるため断面2次モーメントにはほとんど寄与しない。よって、捻り回転軸と平行な断面2次モーメントは、捻り回転軸から離れるに従って、図18に示すように階段状に減少する。これ以外は、図1に関連して説明した構成と同様である。

パイレックスガラスをシリコンとの陽極接合による接合性が良好であるため、ミラー基板31をシリコン基板で形成し、ベース基板100とカバー基板200をパイレックスガラスで形成するならば、基板間を良好に接合して長期間安定な封止を達成できる点で有利である。ただし、一般的には、ミラー基板31は任意の導電性材料から、ベース基板100は任意の絶縁性材料から、また、カバー基板200は絶縁性かつ透明な任意の材料から形成することができる。また、前記実施例4のミラー基板とベース基板の接合も同様に陽極接続法によって行うことができることは当然である。

《振動空間圧力》 前記実施例1乃至4のいずれかの光走査装置(カバー基板200のないもの)を用い、以下に述べるような実験を行った。実験には図24に示すような評価装置を用いた。図24において、400は減圧容器であり、この中に評価対象の光走査装置402がセットされる。光走査装置402のミラーのミラー面にレーザ光源404からレーザ光ビームが照射され、ミラー面で偏向されたレーザ光ビームは光位置検出器406で受光される。光位置検出器406の検出信号は波形観測装置408に入力される。

まず、減圧容器400の内部圧力を様々に変えて、光走査装置402のミラーを駆動し、光位置検出器406の検出信号の波形(ミラーの振動波形)を波形観測装置408で観測し、圧力とミラーの振れ角θ(振動波形の振幅に対応)の関係を求めた。その結果をプロットすると、図25に示すような特性曲線が得られた。この特性曲線から分かるように、振れ角θが最大になる圧力Poがある。したがって、ミラー振動空間の圧力をPo近辺とすることにより、低い駆動電圧で大きな振れ角を得ることができる。

このような圧力と振れ角との関係となる原因を調べるため、圧力と粘性抵抗係数との関係、圧力と駆動パルス・ミラー振動波形位相差の関係を以下のようにして調べた。

減圧容器400の内部圧力を様々に変えて、光走査装置402のミラーを駆動し、駆動を停止した時点からのミラーの減衰振動波形(図26参照)を波形観測装置408により観測し、この減衰振動波形から各圧力における粘性抵抗係数Cを求めた。粘性抵抗係数Cをプロットすると、図27に示すような特性曲線Lcが得られた。

減圧容器400の内部圧力を様々に変えて、光走査装置402のミラーを連続的に駆動し、ミラー振動波形と駆動パルス波形とを波形観測装置408により観測し、各圧力における駆動パルス波形とミラー振動波形との位相差Δθを求めた(図28参照)。求めた位相差Δθをプロットすると、図27に示すような特性曲線Lθが得られた。

以上の実験から、
(1)Poより圧力の低い領域では、粘性抵抗係数Cはほぼ一定であるが、駆動パルスとミラー振動波形の位相差Δθは圧力が小さくなるに応じて大きくなる。このため振れ角が小さくなると考えられる。
(2)Poより圧力の高い領域では、圧力に関わらず位相差Δθはほぼ一定であるが、粘性抵抗係数Cは圧力に比例して大きくなる。これより、圧力が大きくなるにつれて、振れ角θが小さくなっていく。

このようなことから、図25に示すような圧力と振れ角との関係が生じると理解される。ミラー振動空間の圧力をPoに設定するならば、低い駆動電圧で最大の振れ角を得ることができる。実際に設定されるミラー振動空間の最適な圧力は、ミラーの慣性モーメントと捻り梁の捻りバネ定数とによって決まる共振周波数に依存するが、一般に0.1(Torr)〜2(Torr)の範囲が適する。

【発明の効果】
以上の説明から明らかなように、本発明は、ミラーの軽量化を図るとともに反りの発生を効果的に抑え、より安定した光走査が可能である。ミラーの振れ角を検出して、ミラーの振れ角を高精度に制御することが可能である。低い駆動電圧でミラーの大きな振れ角を得られる。駆動のための電気的接続及びミラー振動空間の封止を低コストでかつ確実に行うことができる、等々の利点を持つ光走査装置を実現できる効果を有する。

Claims (8)

ミラーが捻り梁により支持され、前記捻り梁を捻り回転軸として前記ミラーを往復振動させる構成の光走査装置において、前記ミラーの前記捻り回転軸と平行な断面2次モーメントが前記捻り回転軸から遠ざかるに従って減少にするように、前記ミラーの断面形状を前記捻り回転軸からの距離に応じて変化させたことを特徴とする光走査装置。In an optical scanning device in which a mirror is supported by a torsion beam and the mirror reciprocates with the torsion beam as a torsion rotation axis, a secondary moment of area of the mirror parallel to the torsion rotation axis moves away from the torsion rotation axis.
