【発明の属する技術分野】
本発明は、グルーブやプリピットなどの凹凸パターンを有する光記録媒体を製造する際に用いるスタンパ、該スタンパ製造用のフォトレジスト原盤、スタンパ中間体、フォトレジスト原盤の製造方法、前記フォトレジスト原盤を用いるスタンパの製造方法及びこのスタンパを用いて製造された光記録媒体に関する。

【従来の技術】
光記録媒体の一種である光ディスクには、現在、追記又は書き換え等が可能な光記録ディスクと、予め情報が記録されている再生専用ディスクの2種類が存在する。

光記録ディスクにおけるディスク基板にはトラッキング等に利用されるグルーブ(案内溝)が形成されており、更にこのディスク基板上に相変化材料や有機色素材料を含有する記録層が積層される。レーザービームを記録層に照射すると、該記録層が化学変化や物理変化を起こして記録マークが形成される。一方、再生専用ディスクのディスク基板上には、予め記録マーク(情報ピット)が凹凸パターンの一部として形成されている。これらの記録マークに読取用のレーザービームが照射されると光反射量が変動し、この変動を検出することによって情報の読み取り(再生)が可能となっている。

グルーブや情報ピット等の凹凸パターンを有するディスク基板を製造するには、この凹凸のネガパターン(これも凹凸パターンの一種である)が予め形成されているスタンパを用いる。例えば、キャビティー内に上記スタンパが固定された金型を用いて射出成型を行い、充填された樹脂に上記ネガパターンを転写してディスク基板を製造する方法が一般的である。

凹凸パターンを有するスタンパは、通常、Ni等を含む金属プレートによって構成される。このスタンパを製造する工程として、先ず、上記スタンパの凹凸パターンのネガパターンを有するフォトレジスト原盤を予め作成しておき、このフォトレジスト原盤上にメッキによって金属膜を形成する。その後、フォトレジスト原盤から前記金属膜を剥離し、表面洗浄等の所定の処理を行うことでスタンパを得る。

図4に示される従来のフォトレジスト原盤1を参照しながら、このフォトレジスト原盤1の製造工程について説明する。まず、ガラス基板2上にフォトレジスト層3を形成する。次に、レーザー等のパターニング用ビームを用いてフォトレジスト層3を露光し、その潜像パターンを現像する。これによって凹凸パターン4がフォトレジスト層3に形成されたフォトレジスト原盤1が得られる。

このフォトレジスト原盤1を用いてメッキによってスタンパ5を作成するには、図5に示されるように、先ず凹凸パターン4の表面にNi材料等を含んだ金属薄膜6を無電解メッキなどによって形成し、フォトレジスト原盤1に導電性を付与する。

その後、この金属薄膜6を下地として通電させてメッキを行い、Ni等を含んだ金属膜7を形成する。これらの金属薄膜6及び金属膜7をフォトレジスト原盤1から剥離すれば、凹凸パターン4が転写されているスタンパ5を得ることが出来る。

【発明が解決しようとする課題】
近年、光記録媒体の大容量化に伴ってグルーブ等の凹凸パターンが微細化し、その形状誤差が記録・読み取り精度に大きな影響を及ぼすようになってきている。従って、シャープな凹凸パターンをディスク基板に形成することが要求されるが、そのためには、基礎となるフォトレジスト層3の凹凸パターンを高精度(シャープ)に形成する必要がある。

フォトレジスト層3に形成される潜像パターンの最小幅は、該フォトレジスト層4に到達するレーザービームのスポット径によって制限される。スポット径wは、レーザー波長をλ、照射光学系の対物レンズの開口数をNAとしたとき、w=k・λ/NAで表される。なお、kは対物レンズの開口形状及び入射光束の強度分布によって決定される定数である。

ところで、スポット径の限界を論理的には超えない幅のパターンであっても、フォトレジスト層3が薄かったりすると、スタンパに転写される凹凸パターンが浅かったり、凹凸パターンの形状が丸みを帯びてしまったり(これをパターンの「ダレ」という)して、シャープさが不足することが知られている。これは、一般的に露光・現像作業中にフォトレジスト層3の厚さに変動が生じてしまう(これを「膜減り」という)ことが原因であると考えられている。この厚さ変動は、フォトレジスト層3とガラス基板2の間でレーザービームが反射して、この反射光によってフォトレジスト層3が必要以上に露光されてしまうことが原因と考えられていた。

この問題を解決するためには、ガラス基板2とフォトレジスト層3の間に光吸収層を形成すること(少なくとも、この出願の時まで非公知)が効果的であることを本発明者は知った。このようにすると、光吸収層がレーザービームを吸収して光反射を抑制することが出来るので、従来と比較してよりシャープに露光・現像することが可能となる。

更に、検討を重ねたところ、露光現像による凹凸パターン形成(いわゆるフォトンモード)ではスポット径の制限があり、より微細な凹凸パターンの形成にも限界があることが考えられた。

この発明は、より微細な凹凸パターンを形成すべくなされたものであり、レーザービーム照射により、フォトレジスト層の照射個所を直接除去して、現像工程を経ることなく、高精度な凹凸パターンを形成できるようにした光記録媒体製造用スタンパの製造方法、スタンパ、フォトレジスト原盤、スタンパ中間体及びこれらを用いて製造した光記録媒体を提供することを目的とする。

【課題を解決するための手段】
本発明者は、光記録媒体の製造方法等について鋭意研究を重ね、レーザー光、放射線(粒子線を含む)を含む電磁波及び電子線のいずれかである活性エネルギー線を用いてスタンパに凹凸パターンをシャープに形成する方法を提案する。即ち、以下に示す発明によって、上記目的を達成することができる。

(1)基板上に、少なくとも光吸収層及びフォトレジスト層を、この順で形成する工程と、該フォトレジスト層に、前記光吸収層と接する面の反対の面から活性エネルギー線を照射することにより、照射部分のフォトレジストを除去して凹凸パターンを形成する工程と、を有することを特徴とするフォトレジスト原盤の製造方法。

(2)基板上に、少なくとも光吸収層及びフォトレジスト層を、この順で形成する工程と、該フォトレジスト層に、前記光吸収層と接する面の反対の面から活性エネルギー線を照射することにより、照射部分のフォトレジストを除去して凹凸パターンを形成してフォトレジスト原盤を製造する工程と、前記フォトレジスト原盤における前記凹凸パターン上に金属薄膜を形成する工程と、該金属薄膜上に、電界メッキによる金属膜を形成する工程と、前記金属薄膜及び金属膜を前記フォトレジスト原盤から剥離してスタンパを形成する工程と、を有することを特徴とする光記録媒体製造用スタンパの製造方法。

【発明の実施の形態】
以下本発明の実施の形態の例について図面を参照して詳細に説明する。

まず、図1を参照して、本発明の実施の形態の例に係る光記録媒体製造用スタンパの製造過程について説明する。

まず、図1(A)に示されるように、ガラス基板10上にカップリング剤12を塗布して、その上に、図1(B)に示されるように、光吸収層14及びフォトレジスト層16をこの順で積層する。

この光吸収層14は、光吸収性をもつ有機化合物(以下、光吸収剤ともいう)を含有することが好ましい。光吸収剤としては、光開始剤、光開始助剤及び染料から選択される少なくとも1種の化合物を用いることが好ましい。一般に、光開始剤は光硬化型樹脂と共に用いられ、紫外線等の光を吸収してラジカルを発生する有機化合物である。又、光開始助剤は、自身は紫外線照射により活性化しないが、光開始剤と併用した場合には、光開始剤単独使用により開始反応が促進され、硬化反応が効率的に進む。光開始剤はラジカルを発生して分解するが、光開始助剤は安定であるため、本発明では光開始助剤を用いることがより好ましい。光開始助剤としては、主として脂肪族又は芳香族のアミンが使用される。本発明では、光開始助剤として、4,4´−ビス(ジメチルアミノ)ベンゾフェノン、4,4´−ビス(ジエチルアミノ)ベンゾフェノン、4−ジメチルアミノ安息香酸エチル、4−ジメチルアミノ安息香酸(n−ブトキシ)エチル、4−ジメチルアミノ安息香酸イソアミル、4−ジメチルアミノ安息香酸2−エチルヘキシルの少なくとも1種を使用することが好ましく、このうち特にベンゾフェノン系化合物を用いることが好ましい。

光吸収剤を含有する光吸収層は、通常、以下の手順で形成することが好ましい。まず、光吸収剤を溶媒に溶解して塗布液を調製する。塗布液には、光吸収剤のほか、必要に応じ熱架橋性化合物を含有させる。光吸収剤に加え熱架橋性化合物を含有する塗膜を形成した後、加熱して塗膜を硬化し、次いで硬化塗膜上にフォトレジスト層を形成すれば、光吸収層14とフォトレジスト層16との間での混合を抑制することができる。また、このほか、フォトレジスト層16との接着性を向上させる接着助剤、吸光剤、界面活性剤などの各種添加物を、必要に応じて塗布液に添加してもよい。

次に、図1(C)に示されるように、パターニング用レーザービーム18を、照射光学系20を介して前記フォトレジスト層16に照射する。

このとき、フォトレジスト層16に凹部を形成する個所、即ち最終製品としての光記録媒体40において凹部となる個所、又は反転して凸部となる個所にはレーザービームの照射パワーを一定値以上とし、凹部を形成しない個所ではレーザービームの照射パワーをゼロ又は閾値以下として、図1(D)に示されるように、所定の凹凸パターン22を、フォトレジスト層16に直接形成して、即ち、現像することなく形成して、フォトレジスト原盤26とする。

なお、この実施の形態の例では、用いるレーザーは紫外線レーザーであって、照射光学系20における対物レンズ21は開口数NA=0.90である。

上記のようなパターニング用レーザービーム18を、一定以上の照射パワーでフォトレジスト層16を照射すると、レーザービームが光吸収層14で吸収されてこれが熱エネルギーとなり、この熱によって、フォトレジスト層16が部分的に熱分解及び/又は発生したガスにより飛ばされて、エッジの鋭い凹部24が形成される。これによって、図1(D)に示されるフォトレジスト原盤26ができる。

図2に示されるように、前記凹部24の凹部深さt[nm]の1/2の部分における側壁面25と、底面25Aあるいは光吸収層14の表面、ガラス基板10の表面に平行な面(図2の一点鎖線参照)とのなす角度が傾斜角θ[°]であり、凹凸パターン22のディスク半径方向のピッチが0.6μm未満、特に0.35μm以下のときでも、0.75t<θ<1.4tとなる。

従って、凹凸パターン22における凹部24の形成ピッチ(例えば0.6μm以下、特に0.35μm以下の形成ピッチ)及び幅を小さくして、凹凸パターン22をより微細に形成することができる。

次に、図1(E)に示されるように、前記凹凸パターン22上に無電解メッキによって金属薄膜28を形成する。この金属薄膜28は、例えばNi薄膜とする。

次に、前記金属薄膜28を導体として表面に通電し、電界メッキによって、例えばニッケル等の金属膜30を形成し、図1(F)に示されるようにフォトレジスト原盤付のスタンパ中間体32が形成される。

次に、図1(G)に示されるように、前記スタンパ中間体32から、金属薄膜28及び金属膜30からなるマスター盤(スタンパ)34を剥離する。

マスター盤34は、中心部34A及び外周部を打抜き、且つ裏面を研磨して図1(H)に示されるような状態として、スタンパとして用いてよいが、打抜きを行わずに図3(A)に示される工程を経て、図3(B)に示されるマザー盤36を製造し、このマザー盤36により、図3(C)に示される工程により、チャイルド盤(スタンパ)38を多数複製してスタンパとしてもよい。又、マザー盤36をスタンパとしてもよい。図3の符号39は剥離処理層を示す。

これらのスタンパを金型(図示省略)内にセットして、図3(E)に示されるように、射出成型により樹脂製の光記録媒体用基板40を得る。この光記録媒体用基板40は、図3(F)に示される最終製品となる。

なお、上記実施の形態の例におけるフォトレジスト層16の厚さは、波長405nm程度のブルーレーザーを用い、開口数0.85程度の対物レンズを用いて記録及び/又は再生を行うシステムの場合、例えば情報ピットを形成するためのものであれば60nm、レーザービームガイドのためのグルーブ用の場合は30nm程度として、凹凸パターンの種類に応じて設定する。

又、光吸収層14の厚さは、これが厚いほど照射されたレーザービームを効率良く熱エネルギーに変換できるが、レーザービームの種類により1〜300nmの範囲で最適化すればよい。

又、前記傾斜角θは、図1に示されるような工程で、フォトレジスト原盤からマスター盤34あるいはマザー盤36を介してチャイルド盤38にほぼそのまま転写されるので、製造された最終製品である光記録媒体用基板40は、その情報ピット及び/あるいはグルーブの側壁面における傾斜角を、従来と比較して大きく形成でき、従ってシャープな凹凸パターンを高精細に形成して記録容量を増大させることができる。

なお、上記実施の形態の例では、レーザービームにより凹凸パターンを形成しているが、これはレーザー光などの電磁波や電子線などの粒子線を含む放射線であればよい。即ち、活性エネルギー線であればよい。

【実施例】
研磨されたガラス基板上にカップリング剤層を形成した後、光吸収層をスピンコート法により形成した。塗布液には4.4’−ビス(ジエチルアミノ)ベンゾフェノンを光吸収剤として含有するSWK−T5D60(東京応化工業(株))を用いた。この塗膜を200度で15分間ベーキングして硬化すると共に残留溶剤を除去し、表1に示されるように、異なる厚さの光吸収層の実施例1〜4及び比較例1とした。次いで、この光吸収層上に、フォトレジスト(日本ゼオン(株)製DVR100)をスピンコートし、ベーキングにより残留溶剤を蒸発させて、厚さ60nmのフォトレジスト層とした。

その後、ソニー(株)製カッティングマシンを用い、情報ピットの形成を目的として、UVレーザー(波長=351nm)ビームを、NA=0.90の照射光学系を介して、フォトレジスト層へ照射を行い、凹凸パターンを形成して、フォトレジスト原盤を得た。

このレーザービーム照射の際に、そのレーザーパワーを小から大に徐々に上げていったとき、情報ピット(凹部)が形成され始めるときのパワー値を、表1に閾値として示す。

又、形成された凹凸パターンをAFM(原子間力顕微鏡)を用いて形状を確認し、その結果から得られた、凹部における傾斜角θ、ピット幅、ピット深さを表1に示す。なお、凹凸パターンのディスク半径方向での形状ピッチは0.32μmとした。ここで、AFMの探針はSi単結晶であり、ハーフコーンアングル10°を用いる。

表1からは、光吸収層の厚さが薄いほど閾値が高くなり、厚い場合はレーザーパワーが低くても情報ピットを形成できることが分かる。

又、実施例1及び実施例4における光吸収層の厚さと閾値を比較すると、光吸収層は160nm程度よりも厚くしても閾値が小さくならないことが分かる。

比較例1は光吸収層を設けずに上記と同様の厚さのフォトレジスト層にレーザー(1.5mJ/m)を照射して潜像を形成してから現像して情報ピットを形成したものである。又、比較例2は、光吸収層を設けないで厚さ60nmのフォトレジスト層を形成したものであり、参考例は光吸収層無しでレジスト層を170nmに厚くしたものである。

比較例1では表1から、傾斜角が実施例1〜4と比較してかなり小さいことが分かる。

更に、比較例2では、レーザーパワーが16.0mJ/mでもパターン(凹部)を形成することができなかった。参考例では、光吸収層無しでもピットを形成することができたが、この場合の閾値は実施例1〜4と比較して4倍以上となり、高パワーが必要であった。

次に、フォトレジスト層をグルーブ用の厚さ30nm、光吸収層厚を143nmとし、他の条件は実施例1と同様にした実施例5、及びフォトレジスト層を30nmとした以外は比較例1と同様にした比較例3を表2に示す。

この表2からも、フォトレジスト層の厚さが薄くなったことにより、前記実施例1〜4と比較して傾斜角θも小さくなったことが分かる。この実施例5の傾斜角θは、比較例3の傾斜角θと比較して大きく、従来よりも、シャープな凹凸パターンが形成されていることが分かる。

【発明の効果】
本発明は上記のように構成したので、傾斜角の大きいシャープな凹凸パターンをフォトレジスト原盤、スタンパ中間体、スタンパ及びこれを利用して製造される光記録媒体での凹凸パターンをシャープに、且つ、高精細に現像工程なしで形成することができるという優れた効果を有する。

TECHNICAL FIELD OF THE INVENTION
The present invention uses a stamper used for manufacturing an optical recording medium having an uneven pattern such as a groove or a prepit, a photoresist master for manufacturing the stamper, a stamper intermediate, a method for manufacturing a photoresist master, and the photoresist master. The present invention relates to a method for manufacturing a stamper and an optical recording medium manufactured using the stamper.

[Prior art]
Currently, there are two types of optical disks, which are one type of optical recording media, an optical recording disk that can be additionally written or rewritten, and a read-only disk on which information is recorded in advance.

Grooves (guide grooves) used for tracking and the like are formed on a disk substrate of the optical recording disk, and a recording layer containing a phase change material or an organic dye material is further laminated on the disk substrate. When the recording layer is irradiated with a laser beam, the recording layer undergoes a chemical or physical change to form a recording mark. On the other hand, recording marks (information pits) are formed in advance on a disk substrate of a read-only disk as a part of a concavo-convex pattern. When these recording marks are irradiated with a reading laser beam, the amount of light reflection fluctuates, and reading (reproduction) of information becomes possible by detecting this fluctuation.

In order to manufacture a disk substrate having a concavo-convex pattern such as grooves and information pits, a stamper in which a negative pattern of this concavo-convex (this is also a kind of concavo-convex pattern) is used in advance. For example, a method is generally used in which injection molding is performed using a mold in which the stamper is fixed in a cavity, and the negative pattern is transferred to a filled resin to manufacture a disk substrate.

A stamper having a concavo-convex pattern is usually formed of a metal plate containing Ni or the like. As a process of manufacturing the stamper, first, a photoresist master having a negative pattern of the concave and convex pattern of the stamper is prepared in advance, and a metal film is formed on the photoresist master by plating. Thereafter, the metal film is peeled from the photoresist master, and a predetermined process such as surface cleaning is performed to obtain a stamper.

The manufacturing process of the photoresist master 1 will be described with reference to the conventional photoresist master 1 shown in FIG. First, a photoresist layer 3 is formed on a glass substrate 2. Next, the photoresist layer 3 is exposed using a patterning beam such as a laser, and the latent image pattern is developed. Thereby, the photoresist master 1 in which the concavo-convex pattern 4 is formed on the photoresist layer 3 is obtained.

In order to form the stamper 5 by plating using the photoresist master 1, as shown in FIG. 5, first, a metal thin film 6 containing a Ni material or the like is formed on the surface of the uneven pattern 4 by electroless plating or the like. Then, conductivity is imparted to the photoresist master 1.

Thereafter, plating is performed by applying a current to the metal thin film 6 as a base to form a metal film 7 containing Ni or the like. If the metal thin film 6 and the metal film 7 are peeled off from the photoresist master 1, a stamper 5 on which the concavo-convex pattern 4 is transferred can be obtained.

[Problems to be solved by the invention]
In recent years, as the capacity of an optical recording medium has increased, concave and convex patterns such as grooves have become finer, and the shape error has a great effect on recording / reading accuracy. Therefore, it is required to form a sharp concavo-convex pattern on the disk substrate, but for that purpose, it is necessary to form the concavo-convex pattern of the underlying photoresist layer 3 with high precision (sharp).

The minimum width of the latent image pattern formed on the photoresist layer 3 is limited by the spot diameter of the laser beam reaching the photoresist layer 4. The spot diameter w is expressed as w = k · λ / NA, where λ is the laser wavelength and NA is the numerical aperture of the objective lens of the irradiation optical system. Here, k is a constant determined by the aperture shape of the objective lens and the intensity distribution of the incident light beam.

By the way, even if the pattern has a width that does not logically exceed the limit of the spot diameter, if the photoresist layer 3 is thin, the concavo-convex pattern transferred to the stamper is shallow or the shape of the concavo-convex pattern is rounded. It is known that the sharpness is insufficient due to being lost (this is referred to as “sagging” of a pattern). This is generally considered to be due to the fact that the thickness of the photoresist layer 3 fluctuates during the exposure / development work (this is referred to as “film loss”). It has been considered that the thickness variation is caused by the fact that the laser beam is reflected between the photoresist layer 3 and the glass substrate 2 and the photoresist layer 3 is exposed more than necessary by the reflected light.
