In some cases, the ghost can be suppressed by giving excessive pre-exposure used for removing the electric charge, but in that case, the charging ability and the sensitivity may be significantly lowered.

The present inventors have established various conditions for the role of the upper blocking layer provided between the surface layer and the photoconductive layer in order to prevent charge injection from the surface, the structure, and matching with the electrophotographic apparatus. I searched across. As a result, of the constitution of the upper blocking layer and the pre-exposure and image exposure in the upper blocking layer, the relationship between the ratio of absorption of the shorter wavelength exposure and the ratio of absorption of pre-exposure and image exposure is the chargeability, sensitivity and light. It has been found that there is a close relationship with the characteristics of the electrophotographic photoreceptor for negative charging such as memory and image deletion, and the characteristics of the electrophotographic photoreceptor for negative charging can be improved by specifying these relationships.

First, the features of the negative charging electrophotographic photosensitive member will be described. In the case of a negative charging electrophotographic photoreceptor, it is often technically difficult to prevent charge injection from the surface as compared with the case of positive charging. This is because, for example, in the case of an amorphous silicon carbide film manufactured to be suitable as a surface layer, negative charges can pass to some extent, but positive charges rarely flow. Therefore, if the positive charge can be sufficiently blocked by the surface layer,
We believe that there are many cases in which negative charges cannot completely block the charge. Here, if the characteristics of the surface layer are changed to the extent that electrons can be blocked by the surface layer, the positive charges that are generated by exposure and that cancel the surface charges also become difficult to flow, and adverse effects such as an increase in residual potential occur. Is likely to occur. Therefore, in the case of the electrophotographic photoreceptor for negative charging, an atom belonging to Group 13 of the periodic table is used as an impurity so that holes generated in the photoconductive layer can pass while electrons of charged charge cannot pass. It would be more desirable to dope and provide an upper blocking layer of p-type semiconductor.

Conventionally, since the main focus has been on the charging ability,
The main property of the upper blocking layer is to use a p-type semiconductor, and no attention has been paid to other properties. However, in recent years, the demand for electrophotographic devices has increased, and it has become necessary to comprehensively improve the characteristics of the photoconductor. Therefore, the electrophotographic properties caused by the upper blocking layer are matched with the configuration of the upper blocking layer and the electrophotographic device. It is necessary to improve from a comprehensive perspective.

Therefore, the inventors of the present invention produced negative charging electrophotographic photoreceptors composed of an upper blocking layer under various conditions, and conducted intensive studies on matching with an electrophotographic apparatus. At that time, the pre-exposure and the image-exposure, which greatly affect the characteristics of the photoconductor in terms of matching with the electrophotographic apparatus, range from 500 to 70
Various studies were carried out using a wavelength of 0 nm. As a result, the characteristics of the electrophotographic photosensitive member for negative charging such as charging ability, sensitivity, optical memory, and image deletion are determined by the ratio of absorption of the shorter wavelength exposure out of pre-exposure and image exposure incident on the upper blocking layer. There is a close relationship between the absorption ratio of pre-exposure and image exposure and the structure of the upper blocking layer. Only those with a relationship within a certain range can be used for negative charging such as charging ability, sensitivity, optical memory and image deletion. Experiments conducted by the present inventors have revealed that the characteristics of the electrophotographic photoreceptor are improved. We speculate as follows regarding the reason why such results were obtained.

In both the pre-exposure and the image exposure, the light is incident on the upper blocking layer to be absorbed and generate carriers, but when the wavelengths are the same, the ratio of absorption is the same, but when the wavelengths are different, it is short. It is considered that the contribution of the wavelength to the exposure becomes larger, and thus the contribution to the characteristics of the photoconductor becomes larger. However, in both the pre-exposure and the image exposure, the long wavelength exposure also contributes to the characteristics of the photoconductor because it is incident on the upper blocking layer and is absorbed to generate carriers. In addition, since the film quality of the upper blocking layer is often inferior to that of the photoconductive layer, carriers generated by exposure are more likely to remain than those of the photoconductive layer. Therefore, it is considered that the contribution of the pre-exposure and the image exposure to the characteristics of the photoconductor is determined by the balance of the ratios of carriers generated by being incident on the upper blocking layer.

In particular, regarding the optical memory, it has been found that the characteristics may be improved when the absorption rate in the upper blocking layer is set within a certain range and the generated carriers remain in the upper blocking layer to some extent. Although this is not clear at present, the balance is such that the carriers generated in the upper blocking layer cancel the contribution of residual carriers that remain in the photoconductive layer and cause optical memory. I think it is because of it.

The present inventor has also examined the amount of light for pre-exposure. For example, when the amount of light for pre-exposure is large, the charging ability is lowered, and conversely, when the amount of pre-exposure is small, the optical memory deteriorates. was there.

As described above, according to the study conducted by the present inventor, the electrophotographic characteristics may not be comprehensively improved only by the light amount of the pre-exposure, and the contribution of the absorption ratio by the exposure is larger than that of the light amount. It is thought that this may affect the results of the present invention.

Of the pre-exposure and image exposure incident on the upper blocking layer, the ratio of absorbing the shorter wavelength exposure is within a certain range,
Specifically, by setting it to 0.5 to 25%, the characteristics of the photoreceptor are improved. In particular, regarding the optical memory, the characteristics are further improved by setting it to 2 to 20%. If the absorption rate exceeds the upper limit of 25%, the proportion of the carriers generated in the upper blocking layer will remain too much, and the mobility of the carriers will deteriorate, resulting in poor charging performance, sensitivity, optical memory, image deletion, and other characteristics. Think that will not be improved. On the other hand, the film quality of the upper blocking layer is often inferior to that of the photoconductive layer, and carriers generated by exposure are more likely to remain than the photoconductive layer. We believe that the carrier also affects the characteristics of the photoconductor. If it is less than the lower limit of 0.5%, the optical memory may not be sufficiently improved. Regarding this, it is considered that the balance is disturbed so that the carriers generated in the upper blocking layer cancel out the contribution of the residual carriers remaining in the photoconductive layer and causing the optical memory as described above. .

Further, when the absorption rate of pre-exposure incident on the upper blocking layer is A% and the absorption rate of image exposure is B%, A
By setting the absolute value of the difference between B and B to be 15 or less, the effect of the present invention can be further obtained. If the absolute value of the difference between A and B exceeds 15, the balance of the ratio of carriers generated by pre-exposure and image exposure incident on the upper blocking layer and being absorbed is disturbed, and thus characteristics such as charging ability, sensitivity, and optical memory We believe that there may be cases where it will not be improved.

With regard to the constitution of the upper blocking layer of the present invention, the composition ratio of the base silicon atom and carbon atom is appropriately determined, and further, it functions as a dopant.

Specifically, the ratio of carbon atom (C) to the sum of silicon atom (Si) and carbon atom (C) C / (S
The range of i + C) is preferably 0.05 to 0.6. By setting the film thickness in this range to form the film, it is possible to obtain a film having a high stopping power and excellent electrophotographic characteristics. When the carbon content is higher than the above range, the controllability of valence electrons is deteriorated, and adverse effects such as increase in residual potential may occur. Further, if the carbon content is smaller than the above range, the dark resistance may decrease and the stopping power may decrease.

Further, the thirteenth periodic table for controlling conductivity
The content (doping amount) of atoms belonging to the group is 1 × 10 2 to 3 × 10 4 atom ppm with respect to the sum of silicon atoms and carbon atoms.
By appropriately setting the above, the carrier traveling property in the upper blocking layer becomes appropriate, and the image deletion is improved. If the content of atoms belonging to Group 13 of the periodic table is less than 1 × 10 2 atomic ppm, the ability to prevent charge injection from the surface tends to be insufficient. Further, when the content is more than 3 × 10 4 atomic ppm, the ability to prevent charge injection is improved, but the content in the upper blocking layer is large and the resistance is lowered, so that image deletion easily occurs, and the periodic table In some cases, defects in the upper blocking layer itself due to structural disorder due to an increase in the content of atoms belonging to Group 13 increase, and electrophotographic characteristics deteriorate.

Therefore, by defining the structure of the upper blocking layer and the relationship between the ratio of absorbing the shorter wavelength exposure and the ratio of absorbing the pre-exposure and image exposure in the pre-exposure and image exposure in the upper blocking layer. It has been clarified that the photoconductor characteristics such as charging ability, sensitivity, and optical memory can be improved and the effect of reducing image deletion is also effective.

Further, since the atoms controlling the conductivity contained in the upper blocking layer are uniformly distributed in the layer, a constant amount may be supplied at the time of forming the layer. Alternatively, the flow rate of the added gas may be changed with time in order to make the distribution non-uniform. However, in any case, care should be taken to make the gas distribution uniform at the time of preparation in order to contain the particles in a uniform distribution in a direction parallel to the surface.

In the present invention, the content of the atoms for controlling the conductivity contained in the upper blocking layer 204 is such that the object of the present invention can be effectively achieved when the upper blocking layer 204 contains carbon atoms. In addition, the content of Group 13 atom with respect to the sum of silicon atom and carbon atom is 1 × 10 2 atom pp
It is desirable to appropriately control the electric conductivity to m or more and 3 × 10 4 atomic ppm or less. If the content of the Group 13 atom relative to the sum of silicon atoms and carbon atoms is less than 1 × 10 2 atom ppm, the ability to prevent charge injection from the surface cannot be improved, and 3 × 10 4 atom ppm If it is more, the ability to block charge injection is improved, but the content in the entire upper blocking layer is large and the resistance is lowered, so that image deletion easily occurs, and the content in the entire upper blocking layer is increased. The disorder of the structure due to the increase in the number of defects may increase the number of defects and deteriorate the electrophotographic characteristics.

In the present invention, it is preferable that the upper blocking layer 204 contains a hydrogen atom and / or a halogen atom, which compensates for dangling bonds of silicon atoms and improves the layer quality, especially photoconductivity. This is to improve the sexual characteristic and the charge retention characteristic. The hydrogen content is usually 30 to 70 atom%, preferably 3 with respect to the total amount of the constituent atoms.
It is desirable that the amount is 5 to 65 atom%, and optimally 40 to 60 atom%. In addition, the content of halogen atoms is usually 0.01 to 15 atom%, preferably 0.1 to 10 atom%, and most preferably 0.5 to 5 atom%.

In the present invention, the layer thickness of the upper blocking layer 204 must be appropriately set according to the wavelength of the electrophotographic apparatus used so that desired electrophotographic characteristics can be obtained. Specifically, the characteristics of the photoreceptor are improved by making the layer thickness which absorbs 0.5 to 25% of the shorter wavelength exposure of the pre-exposure and the image exposure which are incident on the upper blocking layer. In particular, regarding the optical memory, the characteristics are further improved by making the layer thickness that absorbs 2 to 20%. When the absorption rate exceeds 25%, which is the upper limit, the proportion of the carriers generated in the upper blocking layer 204 remains too much, and the traveling properties of the carriers are deteriorated, and the characteristics such as charging ability, sensitivity, and optical memory are improved. It may not be done. On the other hand, if it is less than the lower limit of 0.5%, the optical memory may not be sufficiently improved.

When the absorption ratio of pre-exposure incident on the upper blocking layer 204 is A% and the absorption ratio of image exposure is B%,
The effect of the present invention can be further obtained by setting the layer thickness such that the absolute value of the difference between A and B is 15% or less. If the absolute value of the difference between A and B exceeds 15%, the proportion of carriers generated by pre-exposure and image-exposure incident on the upper blocking layer is absorbed, resulting in imbalance of chargeability, sensitivity, optical memory, etc. The characteristics may not be improved.

Regarding the absorption ratio of the pre-exposure and image exposure incident on the upper blocking layer 204, the composition of the upper blocking layer 204 is changed, the layer thickness of the upper blocking layer 204 is appropriately selected and controlled, or It is also possible to control by appropriately selecting the wavelengths of the pre-exposure and the image exposure.

When the composition of the upper blocking layer 204 is changed to increase the absorption ratio of the pre-exposure and image exposure incident on the upper blocking layer, as an example, the silicon supply to the sum of the silicon supply gas and the carbon supply gas is supplied. To increase or decrease the power per gas flow rate by increasing the ratio of the gas for gas supply, as an example, increase the ratio of the carbon supply gas to the sum of the silicon supply gas and the carbon supply gas to increase the power per gas flow rate. The upper blocking layer having a desired absorption ratio may be obtained by a method such as increasing the size. However, as described above, since plasma CVD is generally sensitive to the apparatus, it cannot be concluded that the absorption rate of pre-exposure and image exposure can be increased or decreased depending on the apparatus configuration and conditions. Therefore, it is desirable to appropriately determine the method according to the device configuration and conditions used.

By controlling the hydrogen content in the surface layer to 30 atomic% or more, the defects in the surface layer are significantly reduced, and as a result, the electrical characteristics and the high-speed continuous usability are significantly higher than those in the prior art. The fluorine content in the surface layer is 0.0
By controlling the content to be in the range of 1 atomic% or more, it becomes possible to more effectively achieve the generation of bonds between silicon atoms and carbon atoms in the surface layer. Further, as a function of the fluorine atom in the surface layer, it is possible to effectively prevent the breaking of the bond between the silicon atom and the carbon atom due to damage such as corona. On the other hand, when the fluorine content in the surface layer exceeds 15 atomic%, the effect of generation of the bond between the silicon atom and the carbon atom in the surface layer and the breakage of the bond between the silicon atom and the carbon atom due to damage such as corona are caused. Almost no protective effect is observed. Further, since excess fluorine atoms impede the mobility of carriers in the surface layer, the residual potential and image memory are noticeable. Therefore, controlling the fluorine content in the surface layer within the above range is one of the important factors for obtaining desired electrophotographic characteristics. The fluorine content in the surface layer can be controlled by the flow rate (ratio) of the source gas, the substrate temperature, the discharge power, the gas pressure, etc., like the hydrogen content.

In the case of an amorphous carbon-based surface layer, for example, amorphous carbon containing hydrogen atoms (H) and / or halogen atoms (X) (hereinafter referred to as “a
-C: H, X ". ) And the like are preferably used. The electrophotographic photosensitive member using aC: H, X as the outermost surface layer has excellent surface hardness and durability, and maintains high image quality even when used for a long time. Further, ozone generated by corona discharge is less likely to adhere to the surface, and it is possible to provide a good image in which image deletion does not occur without heating the photoconductor in the electrophotographic apparatus. In particular, it has been confirmed by our experiments that in a negatively charged developing process, the amount of ozone products generated during corona charging is about 10 times that in the positively charged developing process. Therefore, it is effective to use aC: H, X as the outermost surface layer.

The content of hydrogen atoms contained in the hydrogen-containing amorphous carbon (hereinafter referred to as "a-C: H") film is 10 to 60 atom% in terms of H / (C + H). On the other hand, if it exceeds 60 atom%, the hardness is lowered and the chipping is likely to occur. Generally, the optical band gap can be suitably used as long as it has a value of about 1.2 eV to 2.2 eV, and more preferably 1.6 eV or more from the viewpoint of sensitivity. However, in any case, in the in-plane direction parallel to the surface of the substrate, it is necessary that the content is evenly distributed so that the characteristics are uniform in the in-plane direction.

In the present invention, the thickness of the charge injection blocking layer 206 is preferably 0.1 to 5 μm, more preferably 0.3 to 4 μm from the viewpoint of obtaining desired electrophotographic characteristics and economical effects. The optimum value is 0.5 to 3 μm. If the layer thickness is less than 0.1 μm, the ability to prevent the injection of electric charges from the substrate becomes insufficient, and sufficient charging ability cannot be obtained easily. Even if the thickness is greater than 5 μm, improvement in electrophotographic characteristics cannot be expected. This increases the manufacturing cost due to the extension of the manufacturing time.

Example 1 (a) Using the apparatus having the configuration shown in FIG. 3, a charge injection blocking layer and a light-injection layer were formed on a cylindrical aluminum cylinder having a diameter of 30 mm, a length of 358 mm and a wall thickness of 3 mm under the conditions shown in Table 1. A conductive layer, an upper blocking layer, and a surface layer were formed in this order to manufacture an electrophotographic photoreceptor. The content of the atom (B: boron) belonging to Group 13 of the periodic table with respect to the sum of the silicon atom and the carbon atom in the upper blocking layer in Table 1 is CAMECA ims-4.
A secondary ion mass spectrometry (SIMS) analysis using f revealed that it was 3000 atomic ppm. The negatively charging electrophotographic photosensitive member produced in this manner was modified for evaluation using a GP 405 made by Canon (LED having a pre-exposure wavelength of 660 nm,
It was installed in a semiconductor laser having an image exposure wavelength of 655 nm) and the characteristics were evaluated.

<Image deletion> For the evaluation of image deletion, a test chart shown in FIG. 4 in which a black portion and a white portion are arranged with a constant width a is prepared and reproduced on a copied image when the line width a is narrowed. However, the minimum line width a that can be resolved was used. That is, when the line width a is narrowed, when the line width becomes equal to or smaller than a certain line width, minute blurring due to the image deletion of the white portion overlaps with each other, and the black portion is virtually unresolvable. The line width a at that time was used as an index representing the degree of image deletion. The smaller the numerical value of the line width a, the better the image deletion.
