In this micro-scanner, mechanical components such as mirrors and elastic beams are realized by the micro-machining technology, and it is necessary to incorporate an actuator for driving them. A variety of actuators have been proposed, such as a piezoelectric / magnetostrictive actuator system by integrating functional films, an electrostatic actuator system with a narrow gap between electrodes, and an electromagnetic actuator system with a microcoil. In particular, in a two-dimensional scanning microscanner, one mirror needs to be rotated in two directions, but for those requiring a particularly large angular displacement, a structure having independent torsion elastic beams in each direction is often used. Has been.

Detection coils 15A, 16A and 15B, 16B are formed in the recess 4A of the lower glass substrate 4 so as to be electromagnetically coupled to the coils 7A, 7B, respectively. When the inner frame 5A and the mirror portion 5B rotate, the mutual inductance between the driving coils 7A and 7B and the detection coil changes according to the angular displacement, so that an electric signal according to the angular displacement is output to the detection coil.

When a sinusoidal drive current is passed through the coil 7A, the inner frame 5A is rotated by the magnetic field generated by the permanent magnet pairs 10A and 11A and the permanent magnet pairs 10B and 11B. Similarly, when a sinusoidal drive current is passed through the coil 7B, it acts on the magnetic field generated by the pair of permanent magnets 12A and 13A and the pair of permanent magnets 12B and 13B to rotate the mirror portion 5B. Therefore, the mirror section 5B can be arbitrarily and two-dimensionally rotated by controlling the currents flowing through the two coils. Further, by utilizing the displacement angle signals from the detection coils 15A, 16A and 15B, 16B, it is possible to perform highly accurate angle control and resonance drive by feedback.

As a countermeasure against this, there has been proposed a structure in which a mirror portion is supported by a cantilever and a magnetostrictive film is formed on the beam so that both bending and twisting stress can be generated by applying a magnetic field. There is. This is because two-dimensional scanning is possible by vibrating the cantilever beam at each resonance frequency of its bending vibration and torsional vibration and combining it, and the configuration is simple. However, it is necessary to vibrate at the resonance frequency when driving, and there is a problem that there is a restriction in setting the resonance frequency and there is little design freedom.

Further, since the mirror portion is supported by the cantilever, the warp of the mirror is inevitably increased due to the residual stress. Furthermore, if the thickness of the cantilever beam is made thin to obtain a large displacement angle, the cantilever becomes fragile, and the yield tends to decrease in the manufacturing process. ing.

In view of the above problems, therefore, the present invention adopts a double frame structure to secure a high degree of freedom in designing the resonance frequency and allows a large displacement angle, while the structure is simple and compact. It is an object of the present invention to provide a two-dimensional optical scanner that can be realized at low cost.

According to a ninth aspect of the invention, the thickness of the mirror portion is set to the first value.
Since the thickness of each of the double-supported beam and the second double-supported beam is thicker, the deformation of the mirror portion is suppressed even when the scanning angle is increased, and the distortion or deviation of the reflected light beam caused by the deformation of the mirror portion is suppressed. When a driving current having a resonance frequency f2t of the torsional vibration of the elastic beam 35 is passed through the outer coil 39, the inner frame 32 resonates about the axis of the elastic beam 35, and at the same time, the mirror portion 33 also causes the elastic beam 35 to rotate. Rotate about. On the other hand, the elastic beam 3 is attached to the external coils 39, 39.
When a driving current having a resonance frequency f2b in a bending resonance mode in which 5a and 35b have opposite phases is applied, the surface of the left elastic beam 35a extends, as shown in FIG. 3 which is a sectional view taken along line CC of FIG. The surface of the elastic beam 35b on the right side contracts,
The inner frame 32 vibrates like a seesaw. As a result, the torsional resonance mode is excited about the axis of the elastic beam 34, and the mirror portion 33 rotates about the elastic beam 34 as an axis.

The present embodiment is configured as described above, and the elastic beam 35 connecting the outer frame 31 and the inner frame 32.
The magnetostrictive film 37 is formed on a and 35b, an external coil 39 is provided corresponding to the elastic beam 35, and the components of the resonance frequency f2t of the torsional vibration of the elastic beam 35 and the resonance frequency f2b of the bending resonance mode are superimposed. By passing an electric current through the external coil 39, it is possible to excite even the torsional vibration around the axis of the elastic beam 34 without performing an actuator such as a separate external coil corresponding to the elastic beam 34 for two-dimensional scanning. That is, the elastic beam 35

Since dimensional scanning is realized, it is compact and low cost. Further, since independent torsional vibrations about two axes are utilized, a high degree of freedom in designing the resonance frequency and drive amplitude of each axis and a large displacement angle are possible.

In the above embodiment, the thickness of the mirror portion 33 is the same as the thickness of the elastic beams 34 and 35. However, as a modification, as shown in FIG. 6, the thickness of the inner frame 32 is the same. It can also be used as the mirror section 33 '.
By thus increasing the thickness of the mirror portion 33 ', when the elastic beams 34, 35 are bent or twisted, the mirror portion is prevented from being similarly deformed. As a result, the distortion and displacement of the scanning beam can be reduced,
The accuracy of scanning the light beam is improved.

Next, FIG. 7 is a plan view showing a second modification, and FIG. 8 is a sectional view taken along line BB in FIG. In the embodiment shown in FIG. 1, a pair of actuators corresponding to the elastic beams 35a and 35b is provided, whereas this modification has only one actuator. That is,
Of the elastic beams 35a and 35b forming the doubly supported beam,
The magnetostrictive film 37 is formed only on the elastic beam 35a on one side,
No magnetostrictive film is formed on the other elastic beam 35b which faces the elastic beam 35b. An external coil 39 is provided corresponding to the elastic beam 35a only. The other structure is the same as that of the first embodiment.

According to this, although the excitation efficiency in the antiphase bending resonance mode of the elastic beam 35 is slightly lowered, the number of actuators is only one and the number of external coils 39 is especially small, so that the comparison with the first embodiment is made. As a result, it is possible to make it even smaller and more compact.

Although the scanner substrate is formed by micromachining from a silicon substrate in the above-described embodiments and modifications, the present invention is not limited to this.
For example, it can be realized by using another material such as a metal plate. Further, although the actuator is composed of the magnetostrictive film 37 formed on the elastic beam and the external coil 39 which exerts a magnetic field on it, as long as the elastic beam 35 can generate both bending deformation and twisting deformation, An actuator of an appropriate system can be adopted, for example, PZT or Z
A piezoelectric film method in which an nO thin film is formed on an elastic beam may be used.
