ャンバーと接続するためのウエハリフト機構支持部材5
2に固定されている。またヒーターの上下動作に伴いリ
フトチューブも上下方向に移動できるようにするための
バネ17が、ウエハリフト機構支持部材52とリフトチ
ューブ支持部材54の間に配置されている。

【特許請求の範囲】[Claims] 【請求項1】 半導体製造装置におけるウエハリフト機
構のリフトピンであって、ヒーターを上下に貫通するガ
イド装置を貫通してヒーターに対して相対的に移動でき
るように配置され、ガイド装置の下端よりも常に上方に
位置する上部と、ガイド装置に対する相対位置によって
ガイド装置の下端の上下に位置する中間部とを有し、中
間部の径は上部の径よりも小さいことを特徴とするリフ
トピン。

て相対的に最も低くなる位置を除いて、ガイド孔とリフ
トピンとのクリアランスは少なくともガイド装置の下面
近傍においてその上方よりも拡大していることを特徴と
するウエハリフト機構。
