2. Description of the Related Art In recent years, with the increase in the degree of integration of integrated circuits, an exposure method using light (photolithography technique), which has been the mainstream of means for forming a fine pattern for many years, has been replaced by a charged particle beam (eg, an electron beam). A new exposure method using X-rays or X-rays has been studied and put to practical use. Among them, the electron beam exposure for forming a pattern using an electron beam has a great feature in that a fine pattern of 0.1 μm or less can be produced because the electron beam itself can be narrowed down to several nm. ing.

However, since the conventional electron beam exposure method is a one-stroke writing method, it is necessary to draw with a narrower electron beam as the pattern becomes finer, and the drawing time becomes longer, which greatly affects the throughput. Became.
Therefore, a method has been proposed in which a small area (subfield) is collectively exposed using a reticle. FIG. 2A is a perspective view of the reticle, and FIG. 2B is a cross-sectional view of the reticle. In this exposure method, a pattern to be transferred is divided according to the size of the field of view of the projection optical system of the exposure apparatus, and a pattern divided into a plurality of subfields 21 (for example, a square having a side of 1 mm) on the reticle is formed. You. A column 23 is formed around each subfield 21. The columns 23 formed in a lattice shape have a thickness of, for example, 170 μm, and maintain the strength of a reticle made of a very thin (for example, 2 μm) membrane 25. Since the size of a subfield exposed by an electron beam at a time is about 1 mm square, in order to expose the entire semiconductor chip, each subfield is scanned stepwise with an electron beam and the subfield of the subfield is scanned. The patterns corresponding to the openings are connected on the sensitive substrate.

The charged particle beam exposure reticle is generally manufactured by the following method. First, a silicon wafer having a desired thickness of about 1 × 10 20
Boron is doped at a concentration of atm / cm 3 . Also,
For forming the support, the position where the support is formed on the silicon wafer is protected by a mask such as silicon nitride. Then, when wet etching is performed with a potassium hydroxide aqueous solution from the back side of the boron-doped (100) plane silicon wafer, a column is formed in a portion protected by silicon nitride or the like. Further, since the wet etching rate of the boron-doped region of the silicon wafer is low, the wet etching can be stopped so as to leave this region as a membrane. Next, a pattern is exposed on a resist or the like on the membrane using an electron beam lithography apparatus or the like, and an opening is formed in the membrane based on the pattern to manufacture a reticle.

However, in the case of the above method, since the wet etching is anisotropic in the crystal plane, the support between the membranes has an angle of 54.74 °, and the reticle for one chip becomes very large. was there. Therefore, in order to make the columns between the membranes as thin and vertical as possible, a method of using dry etching for etching for forming the columns has been proposed.

A further simplification of this method is SO
This is a method using an I substrate. An example of the steps of this method is shown in FIG.
Shown in As shown in FIG. 4A, the SOI substrate has a structure in which a silicon oxide layer 42 is formed on a supporting silicon substrate 41, and a silicon active layer 43 is formed thereon. The intermediate silicon oxide layer 42 can be used as an etching stop layer for dry etching. Therefore, the vertical support 41a can be easily formed by protecting the support formation position of the supporting silicon substrate 41 with a resist 44 or the like for forming the support and digging dry etching up to the silicon oxide layer 42 (FIG. 4). (B)). Then, the concave portions 47 between the columns 41a are wet-etched.
The silicon oxide layer exposed to the
(FIG. 4C). In this method, the dry etching of the supporting silicon substrate must be performed by a depth corresponding to the thickness of the supporting silicon substrate of the SOI substrate.
In the case of an inch SOI substrate, dry etching of 700 μm or more is required.

As described above, in order to form a membrane, a concave portion between columns (for example, a size of about 1
It is necessary to remove the silicon oxide layer exposed to a depth of 300 to 700 μm by wet etching. Therefore, the SOI substrate being processed is put in a wet etching solution, and the wet etching solution is applied to the silicon oxide layer exposed in the recess between the columns. FIG. 5 is a conceptual diagram showing a state of a concave portion between columns in a wet etching solution. However, when the SOI substrate that is being processed is put into the wet etching solution, the air bubbles 5 in addition to the wet etching solution 52 are formed in the concave portions 59 between the columns 51a.
4 may enter. As a result, there is a problem that the silicon oxide layer in the portion where the air bubbles 54 exist is not etched. It was difficult to remove these air bubbles just by vibrating the SOI substrate during processing.
For this reason, for example, there has been a problem that the yield of reticle production is reduced and the cost is increased.

Next, the supporting silicon substrate 11 is dry-etched in accordance with the opening pattern 15 formed in the dry-etching mask 16. The etching of the supporting silicon substrate 11 is performed up to the silicon oxide layer 12 serving as a stopper layer. Next, this structure is placed in a solution 18 different from the wet etching solution, and the recesses 17 between the columns 11a are filled with the solution 18 (FIG. 1E). As the solution different from the wet etching solution, a solution having a small contact angle with silicon or silicon oxide (to be almost 0 °) and having good wettability is preferable. With such a solution,
The concave portion between the columns can be efficiently filled with the solution without generating air bubbles. In particular, a lower alcohol solution having a small number of carbon atoms (for example, a solution containing 2-propanol, ethanol, or the like) is preferable, and the recess between the columns can be filled with the solution without affecting wet etching. Thereafter, when the substrate is put into a wet etching solution, the solution 18 filling the concave portions 17 between the columns 11a is replaced with a wet etching solution, and the silicon oxide layer 12 exposed in the concave portions 17 between the columns 11a is removed by wet etching.
The silicon active layer 13 becomes the silicon membrane 13a, and the reticle blanks are completed (FIG. 1 (F)). Generally, this wet etching solution is HF + NH 3
An F mixed solution is used. Further, a resist is applied on the silicon membrane 13a, a predetermined fine pattern is baked and transferred using an electron beam lithography apparatus or the like, and the silicon membrane 13a is etched using the resist to which the predetermined pattern has been transferred as a mask, thereby forming a reticle. Finalize.

In addition, after the membrane is formed, an opening pattern to be transferred to the photosensitive substrate is formed on the membrane, that is, the so-called “back-etch precedent process” has been described. After the pattern is formed on the silicon active layer of the SOI substrate, A similar reticle can be obtained by a so-called "back-etch post-process" in which the supporting silicon substrate and the silicon oxide layer are etched into a predetermined pattern to form a membrane having an opening pattern to be transferred to the photosensitive substrate.
