マスク及び位相シフトフォトマスク用ブランクスが製造
できる。また、ハーフトーン位相シフトフォトマスクの
半透明層が従来の塗布ガラスを用いる場合の半分以下と
なるため、より垂直な加工断面を有する高精度なものが
製造可能となる。

トマスクの製造方法。
