が、少なくとも設定研磨荷重付近には見られない。ま
た、銅のエッチング速度が大きいために、低研磨荷重側
の研磨速度が大きく、荷重による研磨速度の変化が小さ
い。その結果、平坦化効率が悪く、初期の段差を残した
状態でバリア層タンタルに達してしまうためにオーバー
研磨0%のディッシング値が大きい。また、固体砥粒を
含有しないために絶縁膜部ではバリア層タンタルで研磨
が停止するが、エッチング速度が大きく平坦化後も銅の
研磨速度が低下しないために銅配線部ではディッシング
が進行してしまい、オーバー研磨耐性が悪い。それに対
し実施例1〜5では、銅のエッチング速度も十分小さい
だけでなく、研磨速度の荷重依存性において研磨速度が
急激に立ち上がる変曲点が、荷重19.6〜24.5K
Pa(200〜250g/cm2)の範囲に存在する。
設定研磨荷重19.6KPa(200g/cm2)にお
いて、パターン凸部の実効圧力は変曲点よりも高くなる
ために高速で研磨され、パターン凹部の実効圧力は変曲
点よりも低くなるために研磨速度が小さい。その結果、
パターン凸部が選択的に研磨されるために、オーバー研
磨0%のディッシング値が小さく、平坦化後には研磨速
度が十分小さくなるために、オーバー研磨50%時のデ
ィッシング増加量も少ない。特に、固体砥粒を含有しな
い実施例1〜4では、バリア層タンタルの研磨速度も小
さいために、エロージョンによる配線厚みの減少もな
い。
