In a PIN rectifier, the width of the intrinsic zone is less than four times the mean diffusion length and its impurity concentration is less than 10<SP>15</SP> cm.<SP>-3</SP>, while the impurity concentrations in the P and N zones are between one hundredth and equality of that which would raise the field strength at the PI and NI junctions to Zener current level. Preferably the impurity concentration in the middle zone is between 2 and 6 X 10<SP>14</SP> cm.-3, and in the outer zones between 10<SP>17</SP> and 10<SP>19</SP> cm.<SP>-3</SP>. The invention provides an efficient form of rectifier with the combination of improved forward current and reverse breakdown characteristics, without involving unnecessarily low impurity concentration in the intrinsic zone or high concentration in the P and N zones. Fig. 6 shows a germanium PIN rectifier G constructed according to the invention, of about 0.5 cm.<SP>2</SP> face area, on a copper block K which is hollow or has passages for cooling liquid or air, and a connecting lug A. Another block K may be provided on the other face of the rectifier G. The unit can carry about 40 A peak forward current and stand a peak inverse voltage of 260 v.
