The mechanism of abrasion of the layer or layers of the face 8b of the wafer 8 is provided by a polishing composition 12 according to the invention, continuously dispensed by a feed device 13 on the belt 11 during the operation of the polisher 7 and maintained at least partly by the carpet 11 with a sponge effect. The polishing composition according to the invention has good behavior on the polishing plate in that no frictions or vibrations are observed. After the implementation on the element A of a polishing process as described above with a composition according to the invention, the element B as represented in FIG. 1 can be obtained. The first polishing step only is performed to obtain the element B. A surface portion 4a of the metal layer 4 has been polished. Element B keeps a second part 4b, which constitutes an interconnection, of the initial layer 4. The interconnection is devoid of corrosion marks. After polishing, the insulating material deposition, etching, and barrier level and metal layer deposition operations can be performed again from the polished B element. The electrical connections are for example made in a damascene architecture, single or double.

Dans l'exemple, on part d'un disque de cuivre de 2 millimètres d'épaisseur et d'un disque de tantale de 1,5 25 millimètres d'épaisseur. Les disques ont un diamètre de 100 millimètres. Les mesures d'épaisseur sont réalisées pour le dépôt métallique de cuivre et pour la couche d'adhérence de tantale. 30 Les topologies ou états de surface après polissage sont évalués sur tranches gravées, soit en présence de motifs, par observations au microscope optique, avec un grossissement cent fois. On compare une composition selon l'invention sans 35 inhibiteur de corrosion à une composition de polissage 16 2898906 avec un inhibiteur de corrosion, tel que le benzotriazole, et sans alkylxanthate. On obtient les résultats présentés dans les tableaux I, II et III ci-après pour des compositions selon 5 l'invention à base respectivement d'alumine, de cérine et de silice. La silice est une silice obtenue par un procédé sol-gel. Les topologies de surface observées au microscope optique sont visibles à la figure 3 pour des compositions 10 contenant 0,5% en poids d'alumine. La figure 3A correspond à une surface polie par une composition avec BTA et sans alkylxanthate. La figure 3B correspond à une surface polie par une composition selon l'invention sans BTA. 15 La surface de la figure 3A est rayée. Elle présente beaucoup plus de défauts que celle de la figure 3B. L'attribution de signes négatifs - ou positifs + dans la colonne de droite des tableaux I, II et III est en rapport avec la qualité de la surface obtenue et 20 observée au microscope optique. Plus il y a de signes négatifs, plus la surface présente de défauts. Plus il y a de signes positifs, moins la surface présente de défauts. Topologies or surface conditions after polishing are evaluated on etched slices, either in the presence of patterns, by optical microscope observations, with magnification a hundred times. A composition according to the invention without a corrosion inhibitor is compared to a polishing composition 2898906 with a corrosion inhibitor, such as benzotriazole, and without alkylxanthate. The results presented in Tables I, II and III below are obtained for compositions according to the invention based respectively on alumina, ceria and silica. Silica is a silica obtained by a sol-gel process. The surface topologies observed under the light microscope are visible in FIG. 3 for compositions containing 0.5% by weight of alumina. Figure 3A is a surface polished by a composition with BTA and without alkylxanthate. FIG. 3B corresponds to a surface polished by a composition according to the invention without BTA. The surface of Figure 3A is scratched. It has many more defects than that of Figure 3B. The assignment of negative - or positive - signs in the right-hand column of Tables I, II and III is related to the quality of the surface obtained and observed under an optical microscope. The more negative signs, the more defective the surface. The more positive signs there are, the less defects there are.
