Die Erfindung betrifft ein Verfahren und Anordnungen zur photo¬ thermischen Spektroskopie (Thermowellenanalyse) nach dem Typ des Einstrahlverfahrens mit Doppelmodulationstechnik. Sie findet Anwendung zur Messung geometrischer/ thermischer, elektronischer und elastomechanischer Materialparameter von Oberflächenschichten durch Auswertung der photothermischen Res- ponse-Signale aus den oberflächennahen Bereichen von Fest¬ körpern. Das berührungslos und zerstörungsfrei anwendbare Ver¬ fahren gemäß der Erfindung hat sein Hauptanwendungsgebiet in der Beschichtungstechnologie als Prüfverfahren zur Qualitäts¬ kontrolle .The invention relates to a method and arrangements for photo-thermal spectroscopy (thermal wave analysis) according to the type of single-beam method with double modulation technology. Zur berührungslosen und zerstörungsfreien Erfassung von Parame¬ tern dünner Schichten sind Methoden der photothermischen Spek¬ troskopie bekannt. Die physikalischen Prinzipien und grund¬ sätzlichen Lösungen sind z. B. in "Photoacoustic and Thermal ffave Pheno ena in Semiconductors", Ed. A. MANDELIS, North- Holland, New York 1987, zusammengestellt und beschrieben. Ein bekanntes Verfahren nach ROSENCWAIG besteht darin, daß ein periodisch intensitätsmodulierter Pumplaser eine photothermi¬ sche Response in der Schicht erzeugt, die ihrerseits den Brechungsindex lokal moduliert, so daß mit einem sogenannten Testlaserstrahl die modulierte optische Reflexion (MOR) vermes¬ sen werden kann (US 4 579 463). Dieses Verfahren erfordert so¬ mit zwei Laser unterschiedlicher Wellenlänge und die präzise Justage beider Strahlen zueinander auf der Probe. Die in den Schriften US 4 634 290, US 4636 088, EP 0 291 276 vorgeschla¬ genen Lösungen haben neben der erwähnten optischen Präzision der Strahljustage einen erheblichen Aufwand an optischen Ele¬ menten zur Anpassung der Taillen der beiden Strahlenbündel. Außerdem stellt das Eigenrauschen des Testlasers einen begren¬ zenden Faktor des Auflösungsvermögens dar, so daß hoch rausch¬ stabilisierte Laser verwendet werden müssen. Zur Messung der MOR sind auch Einstrahlverfahren bekannt (CHEN
et al.in Appl. Phys. Lett.50 (1984) 1349; A. LÖRINCZ, L. ANDOR in Appl. Phys. B 47 (1988) 35; M.WAGNER, H.D. GEILER in Meas. Sei. Technol. 2. (1991) 1088). Zur Trennung der MOR von der re¬ flektierten modulierten Pumpintensitat verwendet LÖRINCZ die Tatsache, daß die photothermische Response Oberwellen (2. Har¬ monische) im reflektierten Anteil entstehen läßt, die mittels Lock-In-Detektion erfaßt werden können. Wegen der endlichen Modulatornichtlinearitäten läßt sich jedoch die geforderte Oberwellenfreiheit von 10**7 nicht erreichen. Das Gleiche trifft für die Rauschkompensation zu. In dem Verfahren von WAGNER ist dieser Nachteil durch Nutzung einer Doppelmodula¬ tionstechnik, bei der dem Pumpstrahl zwei Modulationsfrequenzen aufgeprägt werden und durch die photothermische Brechungsindex¬ modulation in der Probe erzeugten Summen- oder Differenzfre¬ quenzen detektiert werden, behoben. Dafür ist aber die inter- modulationsfreie Erzeugung des doppelt modulierten Strahles nur über die Zusammenführung von zwei getrennt modulierten Partial- strahlen möglich. Das erfordert neben dem erneuten optischen Aufwand zur Partialstrahljustage den Einsatz von zwei ge¬ trennten optischen Modulationssystemen. Insbesondere muß der Rücklauf von modulierten Partialstahlanteilen in den Laser und damit dessen Eigenmodulation vermieden werden, was teure op¬ tische Isolatoren erfordert.Methods of photothermal spectroscopy are known for the contactless and non-destructive detection of parameters of thin layers. Die Art und Weise dieser Kompensation der Modulatornicht¬ linearitäten richtet sich dabei nach dem Modulationsprinzip zur Erzeugung eines Modulationsspektrums.

Das Verschwinden der in Pha¬ se zur Grundtaktfrequenz liegenden und somit störenden Kom¬ ponente der Frequenz f2 im Modulationsspektrum des auf das Ob¬ jekt gerichteten Strahles wird nun entsprechend Patentanspruch 1 mittels einer Regelschleife erzwungen, die die geforderten Intensitätsverhältnisse in den Teilperioden ^ und T2 ein¬ stellt, indem sie z. Damit erlaubt die Realisierung des erfindungsgemäβen Verfahrens gegenüber den bekannten Verfahren zur Thermowellenanalyse zum einen eine beträchtliche Reduktion des optischen Aufwandes (nur noch eine einzige Laserquelle, Führung eines einzigen optischen Strahls) und zum anderen eine Steigerung der Empfindlichkeit bzw. die Möglichkeit, auch vergleichsweise stark rauschende Laserquellen einzusetzen.
Der Einsatzbereich des erfindungsgemäßen Verfahrens läßt sich auch auf solche Thermowellen-Reaktionen des Objektes erweitern, die im wesentlichen keine Modulation des Transmissions- bzw. Reflexionsvermögens oder entstehender SekundärStrahlung (Streu¬ licht, Wärmestrahlung) bewirken, sondern zur Lage- und/oder Formmodulation des Strahles führen. Das geschieht, indem an geeigneter Stelle im Verlauf des vom Objekt beeinflußten Strah¬ les Blenden eingefügt werden, die den Strahl läge- und/oder formabhängig beschneiden.
