Abstract

A rinsing arrangement for semi-conductor crystal wafers arranged in trays, which consists of a rinsing tank (1) provided with an overflow and with an inlet (7) and an outlet (4) in the tank bottom (1) and a perforated bottom plate (6), has the following characteristics: the overflow has a sharp breakaway edge (3), the outlet (4) in the tank bottom (1) is designed in such a manner that no dead volume arises, the holes (13) in the bottom plate (6) are slots, and a branch duct (8) for the outlet (7) is provided in the tank wall region (1) for the conductance probe (9). The arrangement makes it possible to increase the rinsing out efficiency of a bath and thus allows shorter rinsing times. It is used in rinsing processes in semi-conductor technology, in particular after wet etching methods and in the area of photosensitive resist technology. <IMAGE>

Description

The invention relates to an arrangement for washing in trays arranged semiconductor crystal wafers, such as those used for ultra-high ink Gried semiconductor circuits are used, consisting of an inner and outer basin, the inner, with overflow provided sink with an inlet and one in the bottom of the pool recessed drain, a Bo provided with through holes denplatte and a channel in the pool wall for a conductance probe is equipped.

In the manufacture of semiconductor devices, in particular of chips for highly integrated memory circuits is the over monitoring of the cleaning, etching and rinsing baths for impurities of great importance. Here are the rinsing processes that the follow individual etching and cleaning processes, in the foreground, because the bathroom components that have not been rinsed out, i.e. those in the Rinse water and possibly also on the crystal discs remaining bath chemicals in later process steps Can cause interference.

By ion chromatographic determinations of the ionic Verun cleaning, in particular from fluoride and ammonium to the ppt range (= parts per trillion), the rinsing effect depending on the rinsing time in different baths, in which then crystal after ammonium fluoride etching processes washes were determined. The bathrooms were based on Rinsing curves of the fluoride and Amounts of ammonium examined and found that the Konzentra tion of the entrained ions at the end of the fluoride rinsing time up to 3900 ppb (= parts per billion) and for ammonium up to 4000 ppb stretches. The analysis results show that the Regeneration of the bath is far from sufficient.

The object of the invention is therefore to provide a rinsing arrangement with which it is possible to maintain the high level of contamination to reduce drastically and in a short time.

Diese Aufgabe wird bei einer Spülanordnung der eingangs genann ten Art dadurch gelöst, daßThis task is called in a flushing arrangement of the beginning ten kind solved in that

  • a) der Überlauf eine Abrißkante aufweist,a) the overflow has a tear-off edge,
  • b) der Abfluß im Beckenboden so ausgeführt ist, daß sich kein Totvolumen an Spülflüssigkeit bilden kann,b) the drain in the pool floor is designed so that there is no Dead volume of rinsing liquid can form,
  • c) die Durchgangslöcher in der Bodenplatte die Form von Lang löchern aufweisen und um den Zulauf strahlenförmig angeord net sind undc) the through holes in the bottom plate the shape of long have holes and arranged radially around the inlet are net and
  • d) der Kanal für die Leitwertsonde im Beckenwandbereich des inneren Beckens mit einem Sieb ausgestattet ist und mit einer Stichleitung zum Abfluß hin versehen ist.d) the channel for the conductivity probe in the pool wall area of the inner basin is equipped with a sieve and with a branch line to the drain is provided.

Further refinements of the invention result from the Un claims.

Dabei zeigen:Further details are explained in more detail below with reference to FIGS. 1 to 4. Show:

die Fig. 1 und 3 Seitenansicht und Draufsicht des Bades, Figs. 1 and 3 are side and top views of the bath,

Figs. 2 and 4, a cross-sectional detail in FIGS. 1 and 3.

Die gesamte Anordnung ist aus Polypropylen gefertigt. The entire arrangement is made of polypropylene.

Fig. 1: The sink according to the invention consists of an inner ( 1 ) and outer ( 2 ) basin. In order to prevent strong surface turbulence from the overflowing rinsing liquid at the overflow edges of the inner basin 1 , the overflow edges of the inner basin are provided with a sharp tear-off edge 3 . This avoids that ionic impurities and particles are only partially rinsed out.

So that a deposit of ions or concentration accumulations in the pelvic floor area of the inner pelvis 1 can be avoided, a level increase in the bottom opening 4 is carried out. By switching off the gushy washing out of acid residues, concentration accumulations in the pelvic floor area are no longer possible. In addition, there is no dead volume of rinsing liquid. The floor opening 4 is leveled by a pneumatic cylinder 5 .

In order to eliminate strong turbulence in the pelvic region 1, who is the in the bottom plate 6 (not shown in the Fi gur 1), the through holes formed as slots and arranged radially around the at run (see arrow 7) (See Fig. 3). Due to this improvement in flow technology, the flow in the basin 1 can be made laminar. The rinsing times are reduced; the regeneration of the rinsing liquid is reduced to half the time.

By installing a stub 8 from the conductance probe 9 to the drain pipe 10 , a quick and accurate measurement of the conductance is possible. There is a constant suction (so-called Ven turi principle) and thus a uniform flow of the medium to be measured in the conductance probe 9 . This ensures that the measured and displayed value speaks ent the current state in basin 1 .

In order to prevent air bubbles present in the basin 1 probe through the based on the stitch line 8 principle with the conductance 9 pass, accumulate there, surrounded thus the conductivity probe 9 and isolate, is in the basin wall area 1 processing in the Zulei a to the conductivity probe 9 close-mesh sieve 11 (maximum mesh size 1 mm) installed. Air bubbles in the basin 1 are retained by this sieve 11 and do not influence the conductance. Since the water temperature is subject to strong fluctuations, a temperature-compensated conductivity probe 9 is used.

Fig. 2 clearly shows the attached at the inner edge of the pool 1 sharp tear-off edge 3. The wavy arrow 12 symbolizes the overflow of the flushing medium.

Fig. 3: The same reference numerals apply as in Fig. 1. The figure clearly shows the arrangement of the through holes in the base plate 6 , which have the shape of elongated holes 13 .

As can be seen from Fig. 4, the elongated holes 13 in the base plate 6 on the rinsing liquid outlet side are strongly phased.

With the rinsing arrangement according to the invention, the rinsing effect activity of the bathroom can be significantly improved. The measured Fluoride contamination is in the 0.2 ppb range. There are shorter rinsing times possible (after 10 minutes the same fluoride concentration as measured after 15 minutes). There a significant water saving can be achieved.
