Verfahren zur Herstellung desselben.
Die vorliegende Erfindung betrifft eine Mischung bzw. Zusammensetzung für einen PTC Thermistor und insbesondere

einen keramischen PTC Thermistor, wobei PTC " positiver Temperaturkoeffizient
" des elektrischen Widerstandes bedeutet. Die vorliegende Erfindung lehrt auch ein Verfahren zum Herstellen
des PTC Thermistors. Es ist bekannt, daß Bariumtitanatkeramiken Halbleitereigenschaften zeigen, wenn kleine Mengen
von Ionen eingebaut werden, so etwa von Elementen der seltenen Erden,von Bi, Sb, Nb und Ta. Diese Elemente können
halbleitende Elemente genannt werden um Barium-Titanat (Basismaterial)
halbleitend zu machen, und diese sind durch Haayman und andere in der Deutschen Pat.Schrift 631,321 (1951)
bart worden. Nach der Offenbarung durch Haayman und andere wurden viele Verbesserungen von Eigenschaften der PTC-Thermistoren
für verschiedene Anwendungsfälle geprüft. Es wurde durch H. Ueoka und andere in der Japanischen Patentschrift 41-12146
(1966) und der Japanischen Patentschrift 42-3855 (1967) angegeben, daß halbleitende Bariumtitanat-Keramiken, die mit
kleinen Mengen der Elemente der seltenen Erden,von Bi und Sb dotiert waren, einen großen positiven Temperaturkoeffizienten
des spezifischen Widerstandes und eine große Variationsbreite des spezifischen Widerstandes im PTC-Temperaturbereich zeigten,
wenn o,oo2 bis o,o3 Gew.% Mn-Ionen eingebaut wurden. Es
wurde außerdem durch N. Fujikawa in der Japananischen Patentschrift 47-27712 (1972) und in der Japanischen Patentschrift
47-41153 (1972) offenbart, daß halbleitende Bariumtitanat-

keramiken, die mit einer geringen Menge von Elementen der
seltenen Erden, von Bi und Sb dotiert waren, eine große
Variationsbreite'des spezifischen Widerstandes im PTC-Bereich und eine kleine Spannungsabhängigkeit des spezifischen
Widerstandes bei höheren Temperaturen als der Curie-Temperatur zeigten, wenn o,13 bis o,35 M0I96 Mn-Ionen und o,2 bis
15 Mol% Si-Ionen eingebaut wurden.
In jüngerer Zeit wurden PTC-Thermistoren in großem Maße bei
Temperaturregelvorrichtungen verwendet, wobei deren Schalteigenschaften benutzt wurden. Je größer in diesem Fall der
Temperaturkoeffizient des spezifischen Widerstandes (<X =1 lLR )
in der Nähe der Curie-Temperatur ist, desto temperaturempfindlicher
ist der PTC-Thermistor. Für den tatsächlichen Gebrauch sind oft PTC-Thermistoren erwünscht, die verschiedene Curie-Temperaturen
besitzen, die von den 12o°C des BaTiO-z abweichen,
bei der der spezifische Widerstand abrupt zuzunehmen beginnt. Für diesen Zweck werden feste Lösungen von Bariumtitanat benutzt,
in denen Sr, Pb oder Sn teilweise . für Ba bzw. Ti substituiert wird. Aber bei solchen PTC-Thermistoren werden die
positiven Temperatur-Koeffizienten kleiner im Vergleich zu Barium-Titanat, das nicht substituiert ist.
Demzufolge ist es ein Ziel der vorliegenden Erfindung, eine Mischung, bzw. eine Zusammensetzung für einen PTC-Thermistor

vorzusehen, der zu einem großen positiven Temperaturkoeffizienten des spezifischen Widerstandes beiträgt.
Dieses Ziel wird gemäß der vorliegenden Erfindung erreicht durch Hinzufügen von Hafnium zu der Zusammensetzung des
Thermistors.
Dieses und andere Ziele der vorliegenden Erfindung werden.aus
der vorliegenden Beschreibung deutlich werden.
Die Mischung bzw. Zusammensetzung für einen PTC-Thermistor der
vorliegenden Erfindung weist folgende Beimengungen auf:
Ein Grundmaterial, das Bariumoxid und Tatanoxid enthält;
eine halbleitende Beimengung, um das Grundmaterial halbleitend
zu machen, ferner Hafnium-Dioxid; und, falls notwendig,
ein additives Element. Hierbei ist das neuartige Merkmal der vorliegenden Erfindung in der Verwendung von Hafniumdioxid zu
sehen.
Es ist gefunden worden, daß das Hinzufügen von Hafniumdioxid sehr effektiv ist, um den positiven Temperaturkoeffizienten
des spezifischen Widerstandes größer zu machen als ohne Hafnium.
Das Grundmaterial kann zusammengesetzt sein aus Bariumoxid und

Titaniumoxid. Das Grundmaterial kann im wesentlichen aus Bariumoxid.,
Titaniumoxid und entweder Bleioxid oder Strontiumoxid bestehen. Außerdem kann das Grundmaterial im wesentlichen aus
Bariumoxid und Zinnoxid (stannic oxid) bestehen. Das Grundmaterial kann auch im wesentlichen, aus Bariumoxid, Titanoxid,
Zinnoxid und aus Bleioxid oder Strontiumoxid bestehen.
Das halbleitende Element, mit dem das Grundmaterial halbleitend gemacht wird, kann wenigstens eines der Oxide der seltenen
Erden, von Niob, Bismuth, Tantal und Antimon aufweisen. Die am meisten bevorzugte halbleitende Beimengung hiervon ist
Nioboxid.
Als zusätzliche Beimengungen können zu den Materialien und
Beimengungen, wie sie oben beschrieben wurden, z.B. Manganoxid, und Siliconoxid verwendet werden.
Gemäß der vorliegenden Erfindung hat ein Zusatz von o,o5 Mol%
bis 1o Mol% von Hafnium-Dioxid zu BaTiO,, (Ba, Sr) TiO-,, (Ba,
Pb) TiO,, und Ba(Ti,Sn)O, einen bemerkenswerten Effekt in der
Richtung, daß der positive Temperaturkoeffizient des spezifischen Widerstandes -größer wird. Insbesondere ergibt ein Zusatz
von o,1 Möl% bis o,3 Mol?6 von Hafniumdioxid zum Bariumtitanat
den größten positiven Temperaturkoeffizienten. Der Effekt vermittels eines Hafnium-Zusatzes ist besonders ver-

starkt dann, wenn das Hafniumdioxid zugesetzt wird, wenn ein
kalziniertes Material nach der Kalzination einer Mischung ohne Hafniumdioxid während des Herstellungsverfahrens gemahlen
wird.
Insbesondere besteht eine bevorzugte Mischung bzw. Zusammensetzung
für einen PTC-Thermistor gemäß der vorliegenden Erfindung im wesentlichen aus einem ersten Oxid, das ausgewählt
wird aus einer Gruppe bestehend aus Bariumoxid, Barium-Strontiumoxid und Barium-Bleioxid und, auf der Basis von 1,oo Mol
des ersten Oxides, aus (A) o,9o bis 1,o5 Mol eines Oxids, das ausgewählt wird aus der Gruppe, bestehend aus Titandioxid und
Titan-Zinnoxid, aus (B) o,ooo5 bis o,oo2 Mol eines Oxides, das ausgewählt wird aus einer Gruppe bestehend aus Oxiden der
seltenen Erden, aus Nb2O1-, Ta2Oc* Bi 5 (-)3 und SJ3O0V und· aus (c)
o,ooo5 bis o,1o Mol Hafniumdioxid, wobei die Mischung ferner (D) 1 χ 1o~ bis 1,5 x 1o Mol Manganoxid und/oder (E) 0,006
bis o,o5o Mol SiOp· In dieser Mischung ist der Anteil von Barium-Strontiumoxid vorzugsweise (1-x) BaO'xSrO, wobei χ
kleiner als o,7o ist. Entsprechend gilt vorzugsweise für Barium-Bleioxid: (1-x) BaO*xPbO, mit χ kleiner als o,8o, und
für Titan-Zinndioxid gilt vorzugsweise (1-x) TiO2'XSnO2 mit
χ kleiner als o,25.

Bei der Herstellung eines PTC-Thermistors nach der vorliegenden Erfindung kann Hafniumdioxid im Ausgangsmaterial enthalten
sein. Es ist jedoch gemäß der vorliegenden Erfindung vorzuziehen, daß.Hafniumdioxid beim Mahlvorgang nach dem Kalzinieren
des Ausgangsmaterials zugefügt wird, wie oben ausgeführt wurde. Insbesondere weifft ein bevorzugtes Verfahren nach
der vorliegenden Erfindung die folgenden Schritte auf: Herstellen einer Mischung eines Ausgangsmaterials, die ein
Grundmaterial eine halbleitende Beimengung, um das Grundmaterial halbleitend zu machen und, falls notwendig, eine zusätzliche
Beimengung, wie etwa Manganoxid und/oder Siliziumoxid; Kalzinieren des Ausgangsmaterial bei einer Temperatur
von 9oo bis 125ooC; Mahlen des so kalzinierten Materials mit
einem Zusatz von Hafniumdioxid, Pressen des so gemahlenen Materials zu einem Presskörper; Erhitzen des so geformten
Körpers im Bereich von 24o C bis I4oo C (o,5 - 5 Stunden);
Abkühlen des so erhitzten Körpers auf 4oo°C bei einer Abkühlgeschwindigkeit von weniger als 3oo°C pro Stunde; Ofenkühlung
des so abgekühlten Körpers auf Raumtemperatur. Bis auf den Schritt des Zus.etzens von Hafniumdioxid sind alle Schritte
nach der vorliegenden Erfindung grundsätzlich bekannt.
Die vorliegende Erfindung wird unter Bezugnahme auf das folgende
Beispiel erläutert, wobei dieses Beispiel als Ausführungsbei-

spiel zu verstehen ist und nicht als Beschränkung der Erfindung anzusehen ist.
Für die Herstellung einer typischen Zusammensetzung für ein PTC-Thermitor werden Pulver von BaCo,, TiO2» Nb2O5 und anderer
Zusätze, wie etv/a MnO2, SiOp und HfOp in einer Naß-
2 kugelmühle gut gemischt, bei einem Druck von 4oo kg/cm zu
Plätzchen gepreßt und in Luft bei einer Temperatur von 11000C
zwei Stunden lang kalziniert. Die kalzinierten Plätzchen wurden pulverisiert unter Verwendung der gleichen Kugelmühle wie
beim Mischvorgang und dann getrocknet, bei einem Druck von 800 kg/cm zu Scheiben gepreßt, in Luft bei einer Temperatur
von 135opC für eine Stunde erhitzt und bei einer Abkühlgeschwindigkeit
von 1oo°C/Std. abgekühlt. Die erhitzten Scheiben wurden dann auf beiden Flächen mittels eines Sprühverfahrens
mit geschmolzenem Aluminium mit Aluminium-Elektroden versehen, die einen ohmschen Kontakt mit dem Bariumtitanat
Halbleiter zeigten. Außerdem wurde Kupfer auf die Aluminium-Elektroden aufgebracht durch Verwendung eines Sprühverfahrens
mit geschmolzenem Metall. Leitungsdrähte aus Nickel wurden an den Elektroden durch Löten mit einem Lot befestigt, das
einen Schmelzpunkt von 18o°C hatte. Die sich ergebenden PTC-Thermistoren
wurden bezüglich ihrer PTC-Eigenschaften ausge-

messen, d.h. die spezifischen Widerstände bei Zimmertemperatur, der positive Temperaturkoeffizient des spezifischen Widerstandes,
die Änderung des spezifischen Widerstandes Rmax/Rmin und die PTC-Einsatztemperatür. Der positive Temperatur-Koeffizient
((X) wurde nach der folgenden Gleichung berechnet:

wobei T1 die PTC-Einsatztemperatur ist, T2 = T1 + 5o (0K), R1
ist der spezifische (elektrische) Widerstand bei T1, χ und R2
ist der spezifische (elektrische) Widerstand bei T2.
Die Tabelle 1 zeigt den Effekt der Hinzufüj· 'afnium-Dioxid
zu einem Grundmaterial (Bariumtitanat) mit verschiedenen
halbleitenden Elementen auf die elektrischen Eigenschaften. Es wurde hierdurch"gefunden, daß etwa o,5 bis 1o Mol%
Zusätze von Hafniumdioxid zum Barium-Titanat und halbleitende Beimengungen wie etwa die Elemente der seltenen Erden, sowie
Nb2Oc»,Ta2Oc, Bi2O, und Sb2O,, den positiven Temperature effizienten
und die Variation des spezifischen Widerstandes Rmax/ Rmin. verbesserte. Das Hinzufügen von Hafniumdioxid zu Barium-Titanat
erhöhte auch den spezifischen Widerstand bei Zimmertemperatur, und zwar entsprechend der Menge des hinzugefügten
Hafniumdioxid's, wobei insbesondere der spezifische Widerstand im Falle einer solchen Zufügung von mehr als 15 Mol% abrupb
zunahm. Daher wurde die Hinzufügung von Hafniumdioxid in einer Menge von o,5 bis Io Mol% als geeignet angesehen. Es wurde

auch herausgefunden, daß die Curie-Temperatur des Bariumtitanats erniedrigt wurde mit einer Geschwindigkeit von 5°C/
Mo196 entsprechend der hinzugefügten Menge an Hafniumdioxid.
Die geeignete Menge einer halbleitenden Beimengung für Bariumtitanat mit Hafnium-Dioxidzusatz wurde geprüft, Die Ergebnisse
sind unter den Nummern 1-7 der Tabelle 2 aufgeführt. Bar' titanat mit dem zugefügten Hafniumdioxid wurde bei einer Menge
von o,ooo5 bis o,oo2o Mol von NbpCv für ein Mol Barium-Titanat
gut halbleitend. Es wurde bestätigt, daß diese Menge sich bei anderen halbleitenden Beimengungen nur wenig unterschied.
Die Auswirkung des Zusatzes von Hafnium-Dioxid zu einem Bariumtitanat-Halbleiter,
dem Mangandioxid hinzugefügt worden ist, wurde untersucht, wobei Mangandioxid' bekanntlich geeignet
ist, PTC-Eigenschaften zu fördern. Es wurde bestätigt, daß bei Bariumtitanat, dem Mangandioxid zugefügt worden war,
ein Zusatz von Hafniumdioxid die PTC-Eigenschaften verbessern würde, wie aus dem Vergleich des positiven Temperaturkoeffizienten
und Rmax/Rmin in Nr. 11 und Nr. 21 der Tabelle 2 zeigt. Außerdem wurde eine geeignete Menge von MnOp untersucht,
wie in Nr. 8 bis Nr. 14 der Tabelle 2 gezeigt ist. Der spezifische Widerstand des Bariumtitanat-Halbleiters nahm entsprechend
der Menge des Zusatzes an Mangandioxid zu, und die Menge des Zusatzes an NbpCv wurde kontrolliert, um den geringsten
spezifischen Widerstand für eine gegebene Menge an Mangandioxid zu erhalten. Die kontrollierte Menge an NbpCv ist aus

den Nummern 8 - 14 in der Tabelle 2 ersichtlich. Mangandioxid zeigte eine Wirkung bei einer Menge von mehr als 1x1o~ Mol auf
ein Mol Bariumtitanat, und bei einer Menge von mehr als 2x1 ο Mol nahm der spezifische Widerstand des. Bariumtitanat-Halbleiters
abrupt zu, was für den tatsächlichen Gebrauch nicht wünschenswert ist.
Die Nr. 15 - 2o und Nr. 22 in der Tab. 2 zeigen die Wirkung eines Zusatzes an Hafniumdioxid zu einem Bariumtitanat-Halbleiter,
dem Mangandioxid und Siliziumdioxid sowie eine geeignete Menge von Siliziumdioxid hinzugefügt worden war. Es wurde
bestätigt, daß eine Hinzufügung von Hafniumdioxid sich auch in diesem Fall auswirkte, wie durch Vergleich zwischen Nr. 18
und Nr. 22 in der Tabelle 2 gefunden wird, und eine geeignete Menge eines Zusatzes an SiOp war 0,006 bis. o,o5oMol auf ein
Mol Bariumtitanat. Es wurde gefunden, daß beim Hinzufügen von SiOp bewirkte, daß die durchschnittliche Korngröße der Keramiken
klein gehalten wurde, um hohe Spannungen ohne Durchschlagen auszuhalten, wie unter "Durchschlagspannung" gezeigt
ist, und daß auch der spezifische Widerstand klein gemacht wurde.
Um die Wirkung des Zusatzes an Hafniumdioxid im Falle von anderen Grundmaterialien zu bestätigen, wurde Hafniumdioxid auch
einem Bariumtitanat hinzugefügt, bei dem Ba durch Sr und Pb substituiert war, und dem auch Mangandioxid und Siliziumdioxid

zugefügt worden war. Die Ergebnisse sind in der Tabelle 3 zusammengefaßt. Darin wurden 7x1o~ Mol von EnOp, o.o24 Mol
von SiOp und 0.00II Mol von NbpOp- einem Mol Bariumtitanat
zugesetzt. Die Zusammensetzungen der Nr. 1 bis Nr. 21 in Tab. 3 haben eine Gewichtsformel in der Gestalt von Ba
(Ti1-7Hf7)O3, (Ba1^xSrx) (Ti1-7Hf7)O3 und Ba1^Pbx) Ti1-7Hf7)O3.
Angesichts des tatsächlichen Gebrauchs wurden 5o°C und 15o°C als repräsentative Einsatztemperaturen angenommen, indem Sr,
das die Glühtemperatur heraufsetzt, und Pb, das die Curietemperatur heraufsetzt, benutzt wurden. Alle Zusammensetzungen
der Nr. 1 - 21 in Tabelle 3 wurden hergestellt durch Mischen der Grundzusammensetzung mit anderen Zusätzen wie MnOp>
HfO- und SiOp» wobei eine Naßkugelmühle verwendet wurde. Die Mischungen
wurden bei 115o C über 2 Stunden kalziniert und dann
getrocknet, bei 135ö°C eine Stunde lang geglüht, und mit einer Geschwindigkeit von I00 C/Std. auf Raumtemperatur abgekühlt.
Wie durch die Nr. 8 und Nr. 15 in Tabelle 3 gezeigt ist, scheint die Substitution von Sr und Pb anstelle von Ba die positiven
Temperaturkoeffizienten zu verringern. Es wurde aus den Ergebnissen
in Tabelle 3 gefunden, daß dieser Nachteil effektiv überwunden werden kann durch Hinzufügen von Hafniumdioxid in
größerem Mengen als o,5 Mol%. Es wurde auch beobachtet, daß eine
Erhöhung des Zusatzes an Hafniumdioxid die spezifischen Widerstände
bei Raumtemperatur gleichzeitig erhöhte, und daher wird

der Zusatz an Hafniumdioxid vorzugsweise geringer als 1oMol?o
gehalten, da bei größeren Mengen der spezifische Widerstand
schnell zunimmt. Die positiven Temperaturkoeffizienten zeigten bei drei Arten von Grundzusammensetzungen Ba(Ti, Hf) 0,, (Ba,
Sr) Ti, Hf) 0, und (Ba, Pb) (Ti, Hf)O, die maximalen Werte bei
einem Zusatz von 5 Mol%. Da Hafniumdioxid teuer ist, wurde von einem wirtschaftlichen Standpunkt aus der Zusatz von geringen
Mengen von .Hafniumdioxid geprüft. In diesem Fall wurde Hafniumdioxid einem kalzinierten Plätzchen zugefügt, wenn das
kalzinierte Plätzchen sich aus den Grundbestandteilen zusammensetzte und anstelle eines Zusatzes von Hafnium beim Ausgangsmaterial
wurde MnOp und SiOp durch Verwendung einer Naßkugelmühle pulverisiert. Andere Herstellungsverfahren waren
in dem Fall der Zusammensetzung in Tab.3 ganz ähnlich. Die Ergebnisse des Zusatzes von geringen Mengen von Hafniumdioxid
nach der Kalzinierung sind in Tab. 4 zusammengefaßt. Für die
Zusammensetzung des Grundmaterials wurden dabei 2 Arten von Gewichtsformeln benutzt: BaTiO, +XHfO2, (BaQ 77SrQ 2,) TiO,+
XHfO2 und (Ba0 9,Pb0 Q7) TiO,+xHfO, mit Zusätzen von 7x1 ο Mol
MnO2 und o.o24 Mol SiO2 auf ein Mol Barium-Titanat und dessen
feste Lösung. Bei jeder Art von Grundzusammensetzungen wirkten Zusätze von Hafniumdioxid in einer Größenordnung von mehr
als o,ooo5 Mol auf ein Mol Bariumtitanat und seine feste

Lösung, so daß die positiven Temperaturkoeffizienten verbessert wurden. Wie aus Vergleich zwischen den Nr. 3, 4 in
Tabelle 3 und den Nr. 6 und 7 in Tabelle 4 beispielsweise hervorgeht, waren 'bei gleicher hinzugefügter Menge die
positiven Temperaturkoeffizienten bei beiden Herstellungsverfahren kaum unterschiedlich, aber das letztere Verfahren
(Zufügen von Hf nach der Kalzination) zeigte einen Vorteil insoweit, als der spezifische Widerstand bei Raumtemperatur
kleiner war als bei der ersten Methode (Hinzufügen von Hf bei der Mischung des Ausgangsmaterials). Wenn Hafniumdioxid
in einer Menge von o,oo1 bis o,oo3 Mol auf ein Mol Bariumtitanat und seine feste Lösung hinzugefügt wurde, zeigten die positiven
Temperaturkoeffizieten die höchsten Werte, die größer waren als die höchsten Werte bei dem früheren Verfahren. Von
einem wirtschaftlichen Standpunkt aus in Anbetracht der hohen Kosten für Hafniumdioxid sind Hinzufügungen von geringen
Mengen nach der Kalzinierung vorzuziehen. Ein sehr kleiner Zusatz an Hf, der sich auf den positiven Temperaturkoeffizienten
im Falle des letzteren Verfahrens auswirkte, wirkte sich im Falle des früheren Verfahrens nicht auf den positiven Temperaturkoeffizienten
aus.
Tabelle 5 zeigt die Wirkung von zuviel oder zu wenig Titandioxid im Vergleich mit einer nahezu stöichiometrischen Menge

an (BaSr) TiO3 wie in Nr. 3 der Tab. 5 gezeigt ist. Hafniumdioxid wurde auch in diesem Fall nach der Kalzinierung hinzugefügt.
Ein Unterschuß und ein Überschuß von TiO2 zwisch .
0.99 und 1.C-5 Mol bezüglich· 1.00 Mol änderte die elektrischen
Eigenschaften des Materials nicht, aber bei einem Überschuß an TiOp über I.00 Mol hinaus, beispielsweise zwischen
I.0I und 1.o5 Mol, wurden niedrigere spezifische Widersprüche
im Vergleich zu einer stoichiometrischen Zusammensetzung und Keramiken mit kleiner Korngröße beobachtet. Ein
Mangel an TiO2, bei o,98 Mol, und ein Überschuß an TiO2, bei
1,o8 Mol, zeigte eine ungünstige Zunahme des spezifischen
Widerstandes und eine Abnahme der positiven Temperaturkoef f "■'
zienten.
Bei anderen Zusammensetzungen des Grundmaterials unter Einschluß
von SnO2 wurden ähnliche Resultate erhalten, wie sie oben unter Bezugnahme auf die Tabellen 3, 4 und 5 beschrieben
wurden. "·-"■-
Eine Substitution von Sn für Ti erniedrigte die Curie-Temperatur
des Bariumtitanats und deswegen kann eine Substitution von Sn verwendet werden an Stelle derjenigen von Sr, jedoch
wurden verhältnismäßig höhere- spezifische Widerstände beobachtet
im Vergleich zu einer Substitution von Sr. Die Substitution von Sr, Pb und Sn für Ba und Ti sollte auf Bereiche beschränkt

sein, in denen die festen Lösungen halbleitend'gemacht
werden können. Diese Substitutionsmengen bewegen sich gewöhnlich in dem Rahmen von weniger als 7o Mol?6 für SrTiO,, weniger ' als 25 Mol# für BaSnO, und weniger als 8o Mol# für PbTiO3.

Die PTC-Thermistoren, die nach der vorliegenden Erfindung entwickelt
wurden, waren leicht reproduzierbar und für die Verwendung von Temperaturregelungselementen nützlich, wobei die
guten Schalteigenschaften wegen des hohen positiven Temperaturkoeffizienten benutzt wurden.

Claims (1)
- Pa t entansp rü cn e1./ Zusammensetzung für einen PTC-Thermlstor, f^g^ neb durch ein Grundmaterial, das Bariumoxid und Titanoxid enthält, durch eine halbleitende Beimengung, um das 0rundmaterial halbleitend zu machen, durch Hafniumdioxid, und falls notwendig, durch eine zusätzliche Beimengung.2.) Zusammensetzung für einen PTC-Thermistor, nach Anspruch 1, dadurch gekennzeichnet, daß das Grundmaterial im wesentlichen Bariumoxid und Titanoxid aufweist.5.) Zusammensetzung nach Anspruch 1, dadurch gekennzeichnet, daß das Grundmaterial im wesentlichen Bariumoxid, Titanoxid und einen Vertreter einer Gruppe aufweist, die aus Bleioxid und Strontiumoxid besteht.4.) Zusammensetzung nach Anspruch 1, dadurch gekennzeichnet, daß das Grundmaterial im wesentlichen Bariumoxid, Titanoxid und Zinnoxid aufweist.5.) Zusammensetzung nach Anspruch 1, dadurch gekennzeichnet, daß das Grundmaterial im wesentlichen Bariumoxid, Titanoxid, Zinnoxid und einen Vertreter aus einer Gruppe aufweist, die50 9 8 3 3/0533 bad originalnus Bleioxid und Strontiumoxid besteh I;,β.) Zusammensetzung nach Anspruch 1, dadurch. rre-ionnzeichnet, daß das halbleitende Element wenigstens einen Vertreter aus einer Gruppe aufweist, die aus den Oxiden der Elemente der seltenen Erden, von Niob,.. Wismuth, Tantal und Antimon besteht.7.) Zusammensetzung nach Anspruch 1, dadurch gekennzeichnet, daß die halbleitende Beimengung Nioboxid ist.8.) Zusammensetzung nach Anspruch 1, dadurch gekennzeichnet, daß die zusätzliche Beimengung Manganoxid ist.9.) Zusammensetzung nach Anspruch 1, dadurch gekennzeichnet, daß die zusätzliche Beimengung· Si Ii ziurr.ox id ist.1o.) Zusammensetzung nach Anspruch 1, dadurch gekennzeichnet, daß sie im wesentlichen enthält ein erstes Oxid, das ausgewählt wird aus einer G-ruppe bestehend aus Bariumoxid, Barium-Strontiumoxid und Barium-Bleioxid, und daß sie, bezogen auf 1,oo Mol des ersten Oxides, ferner aufweist (A) .o,9o bis 1,o5 Mol eines Oxides, das ausgewählt wird aus einer Gruppe bestehend aus Titandioxid und Titan-Zinndioxid, (B) o,ooo5 M.3 o,oo2 Mol eines Oxiden das ausgewählt wird509833/0S33BAD ORIGINALaus einer Gruppe bestehend aus Oxiden der seltenen Erden, Nb2O5, Ta2O5, Di2O, und Sb3O3, und (C) o,ooo3 bis o,1o Mol Hafniumdioxid.11.) Zusammensetzung nach Anspruch 1, gekennzeichnet, daß sie im wesentlichen aufweist ein erstes Oxid das ausgewählt wird aus der Gruppe bestehend aus Bariumoxid, Bariumstrontiumoxid und Bariura-Bleioxid, und bezogen auf 1,oo Mol des ersten Oxides, ferner aufweist o,9o bis 1,o5 Mol eines Oxides aus einer Gruppe bestehend aus Titandioxid und Titanzinndioxid, (B) o,ooo5 bis o,oo2 Mol eines Oxides aus einer Gruppe bestehend aus den Oxiden der seltenen Erd^n, NbpO,-* Ta2O5, Bi2O, und Sb2O^, (C) o,ooo5 bis o,1o Mol Hafniumdioxid, und (D) 1x1o~ bis 1,5x1o~~ Mol Manganoxid.12.) Zusammensetzung nach Anspruch 1o, dadurch gekennzeichnet, daß das Barium Strontiumoxid nach der Formel (1-x) BaO. xSrO zusammengesetzt ist, wobei χ kleiner als o.7o ist,13.) Zusammensetzung nach Anspruch 1o, dadurch gekennzeichnet, daß das Barium-Bleioxid nach der Formel (1-x) BaOxPbO zusammengesetzt ist, wobei χ kleiner als 0.80 ist.14.) Zusammensetzung nach Anspruch 1o, dadurch gekennzeichnet, daß das Titan-Zinndioxid nach der Formel (1-x) TiQ zusammengesetzt, ist,wobei χ kleiner ist als o,25.509833/0533COPY15.) Zusammensetzung nach Anspruch 1 , dadurch sjpkepi·- zeichnet, daß sie im wesentlichen aufweist e i.n eri-vU?« Oxid aus einer Gruppe bestehend aus Bariumoxid, Parium-Strontiumoxid und Barium-Bleioxid, und, bezogen auf 1,oo Mol des ersten Oxides ferner aufweist (A) o,9o bis 1,o5Mol eines Oxides aus einer Gruppe bestehend aus Titandioxid und Titan-Zinndioxid, (B) o,ooo5 bis o,oo2 Mol eines Oxides einer Gruppe bestehend aus den Oxiden der seltener Krden, Nb2Oj-, Ta2Oc, Bi2O5 und Sb2O,, (C) o,ooof5 bis o,1o Mol-4 -3Hafniumdioxid, (D) 1x1o bis 1,5x1 ο Mol Manganoxid, und(E) 0,006 bis o,o5o Mol Siliziumdioxid.16.) Verfahren zur Herstellung eines PTC-Thermistors, dadurch gekennzeichnet, daß eine Ausgangsmaterialmischung hergestellt wird,die aufweist (a) ein Grundmaterial enthaltend Bariumoxid und Titanoxid, (b) eine halb leitende Beimengung, um das Grundmaterial halbleitend zu machen, und falls notwendig, (c) eine zusätzliche Beimengung, daß die Ausgangsmaterialmischung in einem Bereich von 9oo bis 125o C kalziniert wird, daß das derart kalzinierte Material mit einem Zusatz von Hafniumdioxid gemahlen wird, daß das gemahlene Material zu einem Körper gepreßt wird, daß der so erhaltene Preßkörper in einem Temperaturbareich von 124o bis i4oo°C-erhitzt wird, daß der erhitzte Körper503833/0533copy Imit einer Abkühlungsrate kleiner als 3oo°C/^td. auf 4ooc C abgeküh] t wird und daß der derart gekühlte Korr.)er im Ofen auf Raumtemperatur abgekühlt wird.17.) Verfahren zur Herstellung eines PTC-Thermistors, gekennzeichnet durch die Herstellung einer Ausgangsmaterialmischung, die aufweist ein erstes Oxid aus einer Gruppe bestehend aus Bariumoxid, Bari.ums-iSbronliumox'd und Barium-Bleioxid, und, bezogen auf 1,00 Mol des ersten Oxides, ferner aufweist (A) o,9o bis 1,o5 Mol eines Oxides aus einer Gruppe bestehend aus Titandioxid und Titan-Zinndioxid, und (B) o,ooo5 bis o,oo2 Mol eines Oxides aus einer Gruppe bestehend aus den Oxiden der seltenen Erden, Nb2O5, Ta2O5, Bi2O5 und Sb2O3 und (D) 1^1 ο bis 1,5x1 ο Mol Manganoxid, durch Kalzinieren der erhaltenen Mischung in einem Temperaturbereich von 9oo bis ^ mahlen des kalzinierten Materials unter Hinzufügung von (c) o,ooo5 bis o,1ο Mol Hafniumdioxid bezogen auf 1,oo Mol des ersten Oxides, durch Pressen des gemahlenen und mit dem Zusatz von Hafniumdioxid vermischten Materials zu einem Festkörper, durch Erhitzen des Preßkörpers in einem Temperaturbereich von 124o bis i4oo°C für die Dauer von o,5 bis 5 Stunden, durch Abkühlen des erhitzten Körpers mit einer Abkühlungsrate kleiner als 2oo°C/Std. auf 4oo°C und schließlich Abkühlung des vorgekühlten Körpers nuf Zimmertemperatur im Ofen.Sa9833/0S33
