Due to growing, security-relevant applications In the area of chip cards, the demand for Mikrocon is increasing trolls that meet the highest security requirements. Through the use of so-called crypto controllers, which ver extraordinary computing power in the With regard to the fast processing of asymmetrical on-chip Achieve security algorithms will be a very high Si security level enabled. Through the dual use of Cryptocontrollers both in chip cards and on boards, for example with so-called PCMCIA plug-in cards, reading systems at banks and financial institutions for electrical communication Application of crypto controllers and similar reading units are due to the different reliability requirements  different housing shapes for cryptocontrol circuits in use, which, however, because of the under different manufacturing processes and the different mate rialien significant disadvantages in terms of cost and logi incur expenses.

With a preferred verb development technology between the semiconductor chip and a circuit board According to the SMT technology, a solder paste is used Screenprinted on the board and then the as SMD components housing semiconductor chips positioned on it. To establish the connection between the board and the half conductor chip is the board for melting the solder in  spent an oven. Here it must be ensured that the solder connection is reliable and at the defined This happens without the solder flowing away and itself this leads to short circuits or no good contact is coming.

In contrast, the currently used Chipmo dule for chip cards relatively large contacts in it line serve to ensure safe contact to the scanning tip to produce an external reader.

It is therefore necessary for different applications, ver to provide different housing or chip carrier, resulting in a Increase in manufacturing costs due to different ferti processes, logistics, materials, etc.

The present invention is based, con to specify structural measures by means of which to next also chip module manufactured for chip card applications for use in or on an external circuit board can be worked.

This object is achieved by a chip module according to claim 1 and a method for producing a chip module according to claim 15 solved. The use of such a chip module position of chip cards or similar data carriers is in Claim 27, the use of the chip module on or in a Printed circuit board or on or in a circuit board substrate in An pronounced 29.

According to the invention, it is provided that the contact elements of the chip module by a prefabricated system carrier ("lead frame") for supporting the at least one semiconductor chip and on at least two opposite sides of the chip module by outwardly placed, side-by-side connections for the surface mounting of the chip module the assembly surface of an external circuit board or an external circuit board substrate are formed. In addition to the purely electrical function, such a prefabricated system carrier advantageously also fulfills the assembly requirements, gives the semiconductor chip a firm hold for contacting, and at the same time carries the connection spots corresponding to the chip connections with an easily contactable surface, and serves as a mechanically well-defined holder for transport processes and for further processing, and is also used for heat dissipation or heat distribution. On the basis of the solution according to the invention, the integrated semiconductor circuit used in a chip card module, in particular a micro- or cryptocontrol circuit as an electronic component in only one housing shape, can simultaneously be used as an surface-mountable component on the assembly surface of a circuit board, a plug-in card or the like substrate. The invention has the following significant advantages over the prior art:

  • - das Chipmodul ist wahlweise für den Einbau in eine Chipkar te oder als oberflächenmontierbares Bauelement verwendbar, wobei die Festlegung dieser Wahlmöglichkeit durch einen re lativ einfachen zusätzlichen Bearbeitungsschritt am Ende des Fertigungsprozesses des Chipmoduls, jedoch noch im so genannten Frontend-Fertigungsbetrieb erfolgen kann;- The chip module is optional for installation in a Chipkar can be used as a surface-mountable component, the determination of this option by a re relatively simple additional processing step at the end the manufacturing process of the chip module, but still in this way mentioned front-end manufacturing operation can take place;
  • - durch die Verwendung nur einer Gehäuseform kann der Aufwand bei der Logistik, Lagerhaltung, Transport und dergleichen deutlich verringert werden;- By using only one housing shape, the effort in logistics, warehousing, transportation and the like be significantly reduced;
  • - wegen der Anwendung nur eines einheitlichen Fertigungspro zesses für ein einheitliches Bauelement, welches jedoch für zwei völlig unterschiedliche Anwendungsbereiche verwendbar ist, sind die Herstellkosten wesentlich günstiger als nach den bisher bekannten zwei unterschiedlichen Gehäuseformen und damit unterschiedlichen Fertigungstechnologien;- Because of the use of only one uniform manufacturing pro zesses for a uniform component, which, however, for two completely different areas of application can be used is, the manufacturing costs are much cheaper than after the previously known two different housing shapes and thus different manufacturing technologies;
  • - für die Fertigung des Chipmoduls auch in seiner Anwendung als oberflächenmontierbares Bauelement sind im Wesentlichen keine Änderungen beim Ablauf des Fertigungsprozesses erfor derlich, vielmehr können die bei der Modulmontage bisher durchgeführten Fertigungsschritte im Wesentlichen unverän dert genutzt werden;- for the production of the chip module also in its application are essentially as a surface-mountable component no changes in the course of the manufacturing process required So far, they have so far been used in module assembly  performed manufacturing steps essentially unchanged be used;
  • - das erfindungsgemäße Chipmodul besitzt in seiner Anwendung als oberflächenmontierbares Bauelement eine wesentlich ge ringere Bauhöhe als die bislang separat hergestellten SMT- fähigen Bauteile;- The chip module according to the invention has in its application as a surface-mountable component a significantly ge lower overall height than the SMT capable components;
  • - für den Einsatz als oberflächenmontierbares Bauelement ist das Chipmodul für alle gängigen Lötverfahren wie beispiels weise Bügel-, Schwall- und Reflowlöten geeignet; hierbei können die Anschlüsse für die Oberflächenmontage des Chip moduls in Abhängigkeit von der geforderten Qualität der SMT-Bestückung im Hinblick auf Toleranzen, Zuverlässigkeit der Lötstelle, Lötverfahren und dergleichen mit konstruktiv unterschiedlichen Lötansätzen versehen werden;- For use as a surface-mountable component the chip module for all common soldering processes such as wise ironing, wave and reflow soldering suitable; here can use the connectors for surface mounting the chip module depending on the required quality of the SMT assembly with regard to tolerances, reliability the solder joint, soldering methods and the like with constructive different soldering approaches are provided;
  • - nach der endgültigen, abschließenden Formgebung der Kontak telemente des Chipmoduls kann das Chipmodul auch im Falle der Ausbildung zum oberflächenmontierbaren Bauelement ver mittels denselben weiteren Fertigungsschritten (Die-Bon ding, Wire-Bonding, Abdecken bzw. Molden, elektrisches Te sten, optische Kontrolle und dergleichen Funktionstests) weiterverarbeitet werden, wodurch zugleich Handling und Aussondern defekter Chipmodule erleichtert wird;- after the final, final shaping of the contact The chip module can also telemente the chip module in the case the training as a surface mount component ver by means of the same further production steps (Die-Bon thing, wire bonding, covering or molding, electrical Te most, optical control and similar function tests) can be further processed, thereby simultaneously handling and Separating defective chip modules is facilitated;
It is possible to use the existing Implan tion techniques for installing the chip module in a To use chip card, the previously known manufacturing technology Technologies for the production of a chip card can continue to be used without restriction.

The geometric arrangement and size of the contact elements depends on the ISO standard regulations, in particular ISO 7810, which are used for chip cards, each meet but at the same time the requirements placed on SMT modules conditions with regard to an adequate solder barrier of the An conclusions, temperature resistance of the component and the same. A particularly preferred embodiment stands out thereby characterized in that the surface-mountable to conclude trained contact elements of the system carrier  running parallel to each other and in a predetermined Ab stood apart from each other, what distance their Center lines the connection grid on the top of the assembly area of the external circuit board or the external circuit boards corresponds to substrate-formed connection points, whereby this connection grid in particular 1.27 mm or a variety ches of this is. In this way it is suitable chip module according to the invention also for processing with equipment automatic machines that use the technology of surface mounting (SMT = Surface Mounted Technology) for the mechanical mon days of miniaturized components with typical housing construction shape TSOP, SOT, SO, VSO, and the like with the outside curved soldering stubs with a pitch of 1.27 mm gene.

For easier positioning of the chip module on the An final grid of the circuit board can be an advantage be seen that the surface mountable connections trained contact elements with a soldering lug for the permanent connection of the chip module on the assembly top area of the external circuit board or the external circuit boards are provided.

To avoid the risk of an electrical short circuit due to the on set of solder paste in case of soldering Surface mounting of the chip module on the connection grid of the Minimizing the printed circuit board can advantageously be provided that the soldering lug of the surface mount connectors by a transverse to the plane of the contact elements Spacer is formed.

With a structurally particularly simple, inexpensive The chip module to be delivered can be a particularly preferred one Execution of the invention can be provided that the width of the essentially rectangular surface mount connections are slightly smaller than the connection grid is.

To protect the semiconductor chip from external mechanical and chemical influences can spread over the semiconductor chip Chip encapsulation made of electrically insulating material be provided. So that preferably at the free ends of the contact elements to be attached to the soldering lugs Inserting tools can be accessed from before partly be provided that the parked outside surface mountable connections of the system carrier in Rich the assembly level beyond the chip encapsulation stretch.

The constructive training of the at the free ends of the con soldering attachments to be attached can depend on the required quality of the surface-mountable equipment with regard to tolerances to be observed, reliable speed of the solder joint, soldering methods and the like Lich trained. In the simplest case, the solder can sentences by one on the the assembly surface of the plati ne facing side of the contact element placed on the outside mentes provided recess or opening are formed, which preferably by embossing or chemical etching is done. It can further be provided that the soldering attachment in one with appropriate cutouts, multiple angled shape of the contact turned outwards telementes is formed, preferably by stamping and / or bending.

In the area of the possible is still that due to speci eller requirements when mounting the chip module on a PCB the connections or the contact elements of the Mo duls are pulled beyond the module cover. Here is provided that the soldering lug through a the overall height of the Chip encapsulation outstanding storage is formed.

In a further preferred embodiment of the invention be provided that the prefabricated system carrier is on  Isolati ner the surface facing the semiconductor chip ons film, which in the area of the soldering lugs and / or Provide openings in the area of the connection connections is. The preferably made of a plastic material Insulation film advantageously has a thickness in the Range from about 25 µm to about 200 µm; suitable materials are for example epoxy resin, polyimide, polyester, polye thersulfone (PES), polyparabanic acid (PPA), polyvinylchloride (PVC), polycarbonate, Kapton and / or acrylonitrile butadiene Styrene copolymer (ABS) or the like high impact Thermoplastic material.

For the manufacture of the chip encapsulation 13 there are also several options within the structural design of the object according to the invention. For example, the chip encapsulation 13 can be molded using a suitably designed casting mold by means of a casting compound or can be produced by means of dispensing with a compound that is curable thermally or after irradiation with UV light. Corresponding exemplary embodiments are shown in FIGS. 2A, 2B, 4A, 4B, 5A, 5B and 8A, 8B. On the other hand, it is also conceivable for the training of the chip encapsulation 13 to provide the semiconductor chip 6 with a suitable, prefabricated stiffening frame 23 made of plastic, which is preferably permanently attached to the system carrier 20 by means of adhesive, which is then subsequently provided with a so-called globe top Cover 24 is preferably made of epoxy, UV-curable plastic and the like. These design variants are shown in more detail in FIGS. 1A, 1B, 3A, 3B, 6A, 6A, 7A, 7B. Furthermore, it is also possible to omit the stiffening frame 23 and to envelop the semiconductor chip 6 and the bonding wires 7 directly with a globe top cover 25 . These embodiments are shown in more detail in FIGS. 1C, 1D, 2C, 9A, 9B.

In the embodiment of FIGS . 9A and 9B, the ends 15 of the middle connections 8 a and 8 b have a somewhat smaller width than the outer connections 8 c and 8 d; furthermore, the contact elements 4 a to 4 d are essentially L-shaped at their edge regions and are interdigitated. This design has the advantage that the contact elements in the sense of the ISO standard ISO 7810 can be kept sufficiently large while maintaining even smaller grid dimensions a for the distance from the surface-mountable connections 8 a to 8 d.
