Description

The invention relates to a reflective surface which is monolithic, preferably made of a dielectric material. By periodic sub-wavelength structuring, the reflectivity can be selectively controlled polarization-selective. With a suitable embodiment, a reflectivity of 100% can be achieved for this monolithic surface with normal incidence of electromagnetic radiation from the air.

In all areas of modern experimental optics, one is interested in highly efficient wavelength and polarization dependent devices. This mainly includes broadband dielectric mirrors, narrowband filters, polarization-dependent filters or beam splitters. In particular, wavelength-dependent dielectric mirrors or filters are realized today by periodic multilayer systems. These are characterized by an alternating sequence of at least two dielectric materials of different refractive index. The resulting reflection or transmission behavior results from the superimposition of all partial waves that arise at the interfaces. The functionality of a multilayer mirror is in 1 shown.

Despite the undisputed performance of this technology, there are special disadvantages for many applications.
  • 1. For the realization of said optical systems with the desired performance, a sophisticated coating technology is required, which requires precise control of the layer thickness and material refractive indexes.
  • 2. The laser-induced damage threshold of the multilayer systems is essentially limited by resonance-induced field strength peaks in the interface regions.
  • 3. Due to the functional coating of the substrate, there are large-scale mechanical stresses that can lead to a deformation of the substrate and thus lead to wavefront errors. Furthermore, the different layer materials generally have different thermal expansion coefficients, which can lead to thermal stresses.

A. Golubenko, A. S. Svakhin, V. A. Sychugov, A. V. Tishchenko: Total reflection of light from a corrugated surface of a dielectric waveguide, Sov. J. Quantum Electron., Vol. 15 (7), pp. 886–887, 1985). An alternative approach for the realization of highly reflective surfaces was already described in the mid-1980s and is based on the resonant reflection of a periodically structured high-refraction waveguide layer with a refractive index n H on a low refractive index substrate with a refractive index n L (GA Golubenko, AS Svakhin, VA Sychugov, AV Tishchenko: Total reflection of light from a corrugated surface of a waveguide, Sov. J. Quantum Electron., Vol. 15 (7), pp. 886-887, 1985). In this case, the periodicity p of the surface structure is selected so that only the 0th order exists in air, but in the high-refractive medium, in addition to the 0th, there is also at least one higher order. These higher orders (eg, the first two orders in the case of vertical incidence) must meet the condition of total reflection at the interface between waveguide layer and substrate, as a result of which resonant excitation of waveguide modes in the high-index layer can take place.

The three conditions mentioned are expressed in the case of vertical incidence by the following relationships, where λ is the wavelength in vacuum.

With proper design of the periodicity, the surface profile and the parameters of the waveguiding layer, the resonant excitation and the associated decoupling of the waveguide modes can lead to a complete destructive superposition of all transmitted components of the light and thus to a reflection of 100% in air. Due to the resonant behavior of these structures, narrow-band reflection peaks usually result, which are ideal for filter applications. By specific choice of parameters But also a broadband behavior can be realized. The general operation is schematic in 2 shown.

Such devices may be, for example, an optical imaging device, a projector, an image processing device or a semiconductor production device.

The grid layers may include alternating layers of at least one H layer having a refractive index n H for p-polarized light and at least one L layer having a refractive index n L for p-polarized light.

All known solutions resonant waveguide coupling is the combination of two different materials to ensure a refractive index contrast in common. Thus, it is not possible to dispense with a coating technology here as well. Despite the reduction to only one additional layer, thermal mismatch and mechanical stresses in the substrate are unavoidable.

It is therefore an object of the present invention to provide a mirror which overcomes the aforementioned disadvantages of the prior art. In particular, the mirror should be inexpensive and easy to manufacture and not be prone to thermal mismatch and mechanical stresses in the substrate.

This object is achieved by the mirror according to claim 1, the manufacturing method according to claim 16, the manufacturing method according to claim 23 and the manufacturing method according to claim 30. Advantageous developments of the mirror and the manufacturing method are given by the respective dependent claims. Claims 33 and 34 indicate uses of a mirror according to the invention.

The invention is based on the idea that the mechanical stresses, in particular due to thermal mismatch or thermal expansion, can be avoided if the mirror has no adjacent layers of different materials. The invention is also based on the idea to achieve reflection at boundary layers of different refractive indices by the different refractive indices are not achieved by different materials, but by different design of a material or by different filling factors of the material in different layers.

According to the invention, a mirror with a lower, a middle and an upper layer, which are arranged one above the other with parallel layer planes, so that the layers lie flat against each other and the middle layer lies between the upper and the lower layer. In this case, a mirror is understood as any reflective layer or structure which reflects electromagnetic radiation of specific wavelengths. The reflection does not have to be 100%, but the mirror can only partially reflect. However, a reflectivity of approximately 100% is preferred.

All three layers have the same base material or consist of this. The base material is transparent to electromagnetic radiation of certain wavelengths, and above all it is transparent to the wavelengths which the mirror is intended to reflect.

According to the invention, the middle layer is now structured and therefore has a structure of the base material. The structuring can be periodic. According to the invention, the effective refractive index of the structured middle layer is smaller than the refractive index of the base material. In this case, the refractive index of the base material is understood to mean the material property of the base material, ie the refractive index which the unstructured base material completely fulfilling the space has (filling factor f = 1). An effective refractive index results from the combination of at least two materials with different refractive indices, which are structured and nested to act as incident light of a wavelength in question, such as a homogenous layer having a certain refractive index. The effective refractive index is in this case between the material refractive index of the one material and the other material and is determined by the proportions of the materials. In the simplest case, one of the two Materials the base material and the other material air. An effective refractive index can also be created by structuring the base material through empty spaces. Again, the effective refractive index depends on the volume filling factor of the structure, ie on the proportion of the space filled with material to the total space of the layer.

The upper layer of the mirror according to the invention may be structured, but it may also be unconnected throughout. If the upper layer is structured, it advantageously has a periodic structure with a plurality of webs of the base material, which pass through the upper layer through its entire depth. Thus, light can radiate through the upper layer in certain areas, without encountering any base material.

The middle layer is advantageously periodically structured with a plurality of webs.

It is particularly favorable if the structure of the middle layer corresponds to the structure of the upper layer. It is particularly preferred if the periodic structure of the middle and / or the upper layer is a grid, wherein the grid webs of the middle and the upper layer parallel to each other and particularly advantageous material-locking monolithically connected to each other and designed to merge into one another.

The webs are advantageously rectangular in cross-section in a plane perpendicular to their longitudinal direction.

Reflection of incident light is now achieved by virtue of the fact that the upper and middle layers have different effective refractive indices due to their different filling factors with base material. In this case, according to the inequality (2) mentioned above, the upper layer must be designed in such a way that even higher orders of diffraction than the zeroth order can propagate in the upper, high-index waveguide layer. In the inequalities (1) to (3), n H corresponds to the material refractive index of the base material and n L corresponds to the effective refractive index of the middle layer. With regard to gratings, this fact can be expressed in grid modes which correlate to the orders of diffraction and can be considered as equivalent to them. In order to be able to achieve a high reflectivity, it is advantageous if, besides the 0th grating mode (equivalent to the 0th order of diffraction), at least one higher mode (equivalent to the higher orders), for example the first order, propagates. Even higher orders can still propagate in the upper layer. In the middle layer, however, no higher mode than the 0th fundamental mode can propagate because of the smaller fill factor. This layer thus acts in a similar way to a massive layer of lower refractive index, in which, according to inequality (1), only the 0th order is capable of propagation. The upper and middle layers are thus adjusted to one another such that resonant excitation of higher modes is possible for the upper layer with a larger filling factor, whereas in the region of the lower filling factor of the middle layer they are evanescent and therefore totally reflected at the interface between the two regions become.

Ordnung ausbilden. These two layers of different filling factors are technically particularly easy to produce if the structures of the middle and upper layers are parallel to one another in terms of form and / or material fit and the extent of the webs of the middle layer in the direction parallel to the plane of this layer and perpendicular to the longitudinal direction of the corresponding Web is smaller than the extension of the webs of the upper layer in this direction. The webs of the middle and the upper layer then form a T-like structure in cross section. Decisive here is that higher orders can form in the upper layer in addition to the 0th order, while in the middle layer only lattice modes or diffraction orders of the 0th order are formed.

For a good reflectivity, it is preferred if the periodic structure or the grating of the upper layer has a period p for which for a wavelength λ and a refractive index of the base material n G the effective refractive index of the middle layer n eff is the conditions p <λ , λ / n G <p and p <λ / n eff .

In order to be able to influence the polarization of the reflected light, it is preferred that the mirror is designed such that its reflectivity for a polarization direction is freely selectable.

If the grid or the structure is differently structured in the x and / or y direction, the reflectivities of the mirror can be set differently for the polarizations in the x and / or y direction. For example, the grating period may be different in the x and y directions. The grid bars then intersect, so that the grid is structured with cuboids having mutually parallel edges which are of different lengths in the x and y directions.

To increase the mechanical stability of the reflective structure or the mirror, those areas of the upper and middle layer can be filled with material in which no base material is present. The material must be chosen so that its refractive index is less than the refractive index of the base material and the middle and the upper layer meet the above conditions for the propagation of the lattice modes, so that at the boundary layer between the middle and upper layer total reflection takes place.

The lower layer is preferably completely filled with base material and has, above all, the function of supporting the middle and the upper layer. It is then arranged so the grid of the middle layer on the lower layer. It is preferably connected in a form-fitting or material-locking manner to the lower layer. In this way, the entire upper, middle and lower layer mirror can be monolithically made from one piece of base material. Coating processes are not necessary here.

As base material different materials are possible. For example, the base material may comprise or consist of silicon, lithium niobate, quartz, germanium, gallium arsenide and / or indium phosphide.

The mirror can be designed by the structuring and the choice of materials so that it reflects electromagnetic radiation in the infrared range, in the visible range, in the UV range, in the terahertz range and / or in the microwave range.

The invention also provides a method for producing a mirror as described above. In this method, a photoresist mask is applied to a substrate in a first step. This forms the structure of the upper layer to be produced. As a result, for example, a periodic structure or a grid can be formed in the upper layer. The photoresist mask is preferably applied by means of electron beam lithographic methods.

In a second step, the upper layer is then structured by an etching process. In this case, etching takes place in the regions of the upper layer which are not covered by the photoresist mask, so that the structure predetermined by the photoresist mask is formed in the upper layer. This etching process is preferably a binary-anisotropic, dry-chemical etching process.

In a third step, the sidewalls of the structure of the upper layer are passivated. The sidewalls here are those surfaces of the structure of the upper layer which are perpendicular or at least not parallel to the plane of the upper layer. The passivation is preferably plasma-assisted.

In a fourth step, the structure of the upper layer in the region of the middle layer is now undercut in such a way that the structure of the upper layer is retained. In the area of the middle layer, the filling factor is thereby reduced, but at the same time this step is carried out so that part of the material remains in the area of the middle layer. The structure of the middle layer will in this case run essentially along the structure of the upper layer. For this structuring of the middle layer, particularly isotropic dry chemical etching processes are suitable.

Following the fourth step, the structure of the middle layer can now be deepened in a further etching process. The expansion of the middle layer between the upper and lower layers is thereby increased. Those regions, which are structured by the processes of the fourth and subsequent step below the first layer, then form the middle layer, while the lower layer begins where the structuring of the middle layer ends after this subsequent step.

The method described can be carried out particularly well for silicon as a base material.

Another method for producing a mirror as described above is also according to the invention. Here, in a first step, a structure is produced on a lower layer, which forms the middle layer, and then, in a second step, a layer is applied to this structure as an upper layer.

B. in G. Kräuter, A. Schumacher, U. Gösele, Low temperature silicon direct bonding for applications in micromechanics: bonding energies for different combinations of oxides, Sensors and Actuators A, Vol. 70, pp. 271–275, 1998 beschrieben). Preferably, the structure of the middle layer produced in the first step is a binary surface grating. This can be made by applying a photoresist mask to a substrate by electron beam lithographic techniques and then etching the structure in a binary-anisotropic, dry chemical etching process. The upper layer may be structured, but it may also be closed, filled with material throughout, so that it has a filling factor of 1. Particularly suitable for the production of the upper layer is a wafer direct bonding (eg in G. Herbs, A. Schumacher, U. Gösele, Low temperature silicon direct bonding for applications in micromechanics: bonding energies for different combinations of oxides, Sensors and Actuators A, Vol. 70, pp. 271-275, 1998). Alternatively, first of all, the middle layer can be coated from a shallow angle and then polished, for example by CMP polishing. This can be done so that the top layer is textured, or so that it is complete and uninterrupted.

In order to strengthen the connection of the layers, the mirror can then be tempered.

Thus, while the method described first is particularly suitable when the fill factor of the top layer is less than one, the above method is particularly suitable when the fill factor of the top layer is equal to one. The fill factor is understood to mean the ratio of the volume filled with base material to the total volume of the corresponding layer.

B. in F. Schrempel, T. Gischkat, H. Hartung, E.-B. Kley, W. Wesch, Ion beam enhanced etching of LiNbO3, Nuclear Instruments and Methods in Physics Research B, Vol. 250, pp. 164–168, 2006 beschrieben. While the two above-mentioned methods are particularly suitable when the base material is silicon, the following inventive method is advantageous for the base material lithium niobate. When lithium niobate is used, the desired lattice profile can be transferred in a particularly design-accurate manner. It is an ion beam based etching technique, such. In F. Schrempel, T. Gischkat, H. Hartung, E.-B. Kley, W. Wesch, Ion Beam Enhanced Etching of LiNbO 3 , Nuclear Instruments and Methods in Physics Research B, Vol. 250, pp. 164-168, 2006. Crystalline lithium niobate can only be structured to a limited extent using conventional etching processes. However, previous ion implantation can specifically amorphize areas of the crystal. In the so amorphized areas, the material can then be easily removed wet-chemically. A control of the ion energy also allows an amorphization of crystal areas that lie below the surface. Here, the ionic species and the ionic energy are chosen so that the narrow range of the main energy delivery of the ions to the substrate lies in those regions of the upper and middle layers which are to be liberated for the structuring of material. In the direction of the layer plane, ie lateral, can be controlled by electron beam lithographic masking, where ions are implanted in the material and where not.

In a first step, in the method according to the invention, therefore, a mask is applied to a substrate, which describes the structure of the middle layer. In a second step, ions are then irradiated onto the substrate in such a way that the maximum of their energy output to the substrate lies in the region of the middle layer. Subsequently, in a third step, the masking is removed and in a fourth step a new masking is applied to the substrate, which describes the structure of the upper layer. Now, in a fifth step, ions are again irradiated onto the substrate, in such a way that the maximum of their energy delivery to the substrate is in the region of the upper layer. In a sixth step, the material can then be etched out of the ion-irradiated regions of the substrate, the regions irradiated with ions in which the maximum of the energy release existed in one of the previous steps, while those regions which are essentially only of Ion were irradiated, this should not be considered irradiated.

The etching process in the sixth step may advantageously be a wet-chemical etching process for a simple and cost-effective production.

Vorteile der ErfindungAdvantages of the invention

With the aid of the approach presented, it is possible, as described in the exemplary embodiments, to produce a monolithic surface with a reflectivity of 100% for a specific wavelength at normal incidence from air and use of a specific polarization direction. This eliminates the hitherto unavoidable necessity of including an additional material. All the disadvantages arising in this connection and described in detail above can thus be overcome. For various applications that have particular requirements in this regard, the invention offers a promising alternative. In addition, the invention offers many interesting possibilities:
  • 1. The principle can be applied to many substrate materials that are interesting in optics. As an example, in addition to silicon quartz and lithium niobate may be mentioned here.
  • 2. This also implies transferability to other wavelength ranges when using a suitable transparent substrate. For example, monolithic surfaces could be realized for highly efficient reflection of visual, IR, UV, terahertz, or microwave.
  • 3. A high reflectivity of the monolithic surfaces is possible not only with incidence from air, but also when using other refractive index combinations. Prerequisite here is only the idea of the optically thinner medium.
  • 4. Of course, when designing the middle layer, one does not bind to binary lattice structures having the same periodicity as the upper resonant lattice layer. If manufacturing technologies allow this, structures with a shorter period and a different profile can also be used. Only the propagation ability of higher modes must be prevented by the structure.
  • 5th Rigorous bills, is that the function as resonant highly reflective waveguide in the limiting case of a fill factor of the upper mesh layer from above f → 1 is not lost. This creates a buried in the substrate grid in the architecture. Thus, the functional element is closed by a smooth surface, which ensures easy cleaning. In this case, the lower grating fulfills a dual function, since on the one hand it represents the buffer layer as an effective medium and on the other hand it provides for an underside excitation of the waveguide modes.
  • 6. With the help of the rigorous design possibilities, any values of the reflectivity of the monolithic surface can be realized on incidence from any direction based on the illustrated approach.
  • 7. Due to the polarization-selective behavior, a certain reflection characteristic for a certain polarization direction can be achieved. In particular, with a suitable choice of the grating parameters for a particular direction of polarization, the reflectivity can be maximized while minimizing it for the other direction (polarization beam splitter).
  • 8. By a two-dimensional structuring of the substrate, the reflectivities of both polarization directions can be selected independently. In particular, a polarization-independent highly efficient reflection can be generated by a specific choice of parameters.

In the following, the reflective structure according to the invention and the method for its production will be explained by way of example with reference to some figures. The examples are not intended to be limiting and the features shown in the examples may also be combined under the embodiments.

Here is an upper layer 1 over a middle layer 2 and over a lower layer 3 arranged. The middle layer 2 lies between the upper layer 1 and the lower layer 3 and the layers 1 . 2 and 3 adjoin one another and extend in parallel layer planes. The lower layer 3 is completely filled with a base material having a refractive index n G. The fill factor of the lower layer is f down = 1. The middle layer 2 and the upper layer 1 have fill factors less than 1 and are designed as a grid. The grid of the upper layer 1 here has a variety of webs 4a . 4b and 4c on, which are shown here in cross-section perpendicular to their longitudinal direction. The longitudinal direction of the webs thus extends perpendicular to the plane of the drawing. The middle layer 2 has a corresponding grid, in which case the grid bars 5a . 5b and 5c are narrower in cross-section, ie have a smaller extent in the direction parallel to the layer plane and perpendicular to the longitudinal direction of the webs than the webs 4a . 4b and 4c the upper layer 1 , This results for the middle layer, a filling factor f medium , which is smaller than the filling factor of the upper layer f above . In the example shown, each bridge is 5a . 5b and 5c the middle layer a footbridge 4a . 4b respectively. 4c the upper layer 1 associated, which runs in the same longitudinal direction as the corresponding web of the middle layer 2 , So while the grid of the middle layer 2 through the lower layer 3 is worn, the grid becomes the upper layer 1 through the grid of the middle layer 2 carried. The grid bars of the upper layer 1 and the middle layer 2 consist of the same basic material as the lower layer 3 ,

4 shows by way of example dimensions which, according to the in 6A and 6B calculations shown a nearly 100% reflectivity at a wavelength of λ = 1550 nm and using TM polarized light (electric field strength vector oscillates perpendicular to the grid bars) scored. In this case, the grating period p is 700 nm, the filling factor of the middle layer is f medium = 0.26 and the filling factor of the upper layer f at the top is 0.56. The thickness of the upper layer was d = 350 nm and the thickness of the middle layer was chosen to be 430 nm.

The spacing of two bars is 518 nm in the middle layer and 308 nm in the upper layer. The width of a grid of the middle layer is 182 nm in the example shown and 392 nm in the upper layer. H. the light falls perpendicular to the plane of the upper layer, a nearly 100% reflectivity is achieved here. The webs of the middle and the upper layer in the example consist of the same material as the lower layer, namely silicon with a refractive index of n = 3.5.

In the production must be in 4 shown profile can not be produced exactly. 5 shows possible variations of the grid profile that do not affect the function. In connection with 6A and 6B It is shown that the design of the upper and middle layer tolerates variations in fill factor and layer thicknesses. The webs of the grid must therefore not necessarily have vertical walls, but can be any other shaped walls, such. B. in the left and middle part of the image 5 have shown. Also, the centers of the grid bars of the middle and upper layers do not have to overlap one another. Rather, it is, as in the right part of the picture 5 shown, also possible that the webs of the upper grid are shifted from the webs of the central grid. The function is not lost thereby.

6 shows a mirror according to the invention, whose reflectivity is polarization-dependent. The reflectivity for x-polarized light differs from that for y-polarized light.

For this purpose, the grid bars 4a . 4b . 4c the upper layer 1 through cuboid 20a . 20b . 20c replaced. The cuboids have different edge lengths in the x and y directions. Light of a given polarization is only affected by those edges that are perpendicular to the polarization plane of that light. The grid bars 21a . 21b . 21c the middle layer 2 can be designed accordingly, so that also the influence of the middle layer 2 is polarization dependent.

Conveniently, a monolithic silicon surface for a wavelength of λ = 1550 nm should have a 100% reflectivity at normal incidence. The refractive index of the material is n = 3.5. For the limiting case of a very small filling factor of the grating in the middle layer (buffer layer) (effective refractive index n eff → 1), the inequalities (2) and (3) result in a suitable range of the period of 443 nm <p <1550 nm. From this range, a grating period of p = 700 nm is selected by way of example.

Mit Hilfe rigoroser Simulationsmethoden (M. G. Moharam, T. K. Gaylord, Rigorous coupled wave approach for planar diffraction gratings, J. Opt. Soc. Using rigorous simulation methods (MG Moharam, TK Gaylord, Rigorous Coupled Wave Approach for Planar Diffraction gratings, J. Opt. Soc. Am., Vol. 71, pp. 881-818, 1981) and the assumption TM- polarized light can now find the necessary parameters of the upper and lower grid layer. For this purpose, first the fill factor f at the top of the upper grid layer was varied simultaneously in a range of 0.4 <f upper <0.9 and the upper grid layer thickness in a range of 0 <d <800 nm. The resulting reflectivity is in 7A shown. The x-axis shows the filling factor f at the top , the y-axis the layer thickness of the upper layer. The filling factor f medium used for calculating the average lattice layer is set to a low value of f = 0.25 medium to prevent the existence of higher propagating modes. The thickness of the middle buffer layer of d eff = 2 μm chosen relatively large for the calculation thereby guarantees complete suppression of the evanescent transmission of the higher orders into the substrate.

The ideal design point was identified with the parameters f up = 0.56 and d = 350 nm. There, the parameter tolerance in terms of production is the largest. In order to check the tolerance of the assumed parameters of the effective buffer layer f medium and d eff , with fixed design of the upper layer (f top = 0.56, d = 350 nm) these were in the ranges 0 <f medium <0.5 resp 0 <d eff <2 μm varies. This plot is in 7B shown. Here, the x-axis shows the fill factor f middle and the y-axis the layer thickness of the middle layer.

This also shows a highly tolerant behavior with respect to both varied parameters. As already indicated, a small layer thickness can be found for small filling factors (here of 0 <f medium <0.35), from which the layer acts as a buffer layer by suppressing a transmission of diffraction orders into the high-index substrate and thus allowing high reflectivities , The 7a and 7b also show several areas where the reflectivity actually reaches 100% (areas bordered by solid lines).

To conclude the consideration of the concrete application example, both the spectral and the angle-dependent behavior of the reflectivity at the design point found are of interest. For this purpose, on the one hand the wavelength was varied in a range of 1 μm <λ <2 μm and on the other hand the angle of incidence in a range of 0 ° <Φ <90 °. The calculated dependencies are in the 8A and 8B shown. In 8A the reflectivity is plotted on the y-axis and the wavelength on the x-axis. In 8B the reflectivity is plotted on the y-axis and the x-axis is the angle of incidence.

This shows a 95% reflectivity of the surface for a very broad wavelength range of λ = 1550 nm ± 175 nm and an angular range of φ = 0 ° ± 23 °. The reflectivity even exceeds a value of 99.99% for the wavelength range of 1.48 μm <λ <1.58 μm and the angular range of φ = 0 ° ± 4.5 °. This seems most suitable for special applications in the 1550 nm wavelength range.

A. Schilp, Robert Bosch GmbH, Method of anisotropically etching silicon, US 5 501 893 A , 1996). 9 shows the first manufacturing method according to the invention, which is particularly applicable for silicon substrates. This is done first on a substrate 7 by electron beam lithographic methods a photoresist mask 6 applied ( 9a ). An anisotropic etching process is now carried out and the resist removed, leaving a grid gap 8th in an upper layer 1 arises ( 9b ). It will now be the vertical inner walls 10 the upper layer 1 selectively passivated and then in an isotropic etching process, the upper layer 1 undercut, so that in the area of a middle layer 2 a cavity 9 forms. The depth of this cavity 9 and thus the thickness of the middle layer 2 can now be further increased by another etching process. Such a process may, for example, be the BOSCH process (F. Laermer, A. Schilp, Robert Bosch GmbH, Method of Anisotropically Etching Silicon, US 5 501 893 A , 1996).

The result of this manufacturing process is a mirror with an upper layer 1 , a middle layer 2 and a lower layer 3 ( 9d ). Here, the entire mirror is replaced by a variety of in 9d formed juxtaposed elements formed. This process results in an upper layer whose fill factor is less than one. The fill factor of the middle layer is also smaller than 1.

10 shows an alternative manufacturing method, which is also particularly suitable for silicon substrates. This is done first on a substrate 3 , later the lower layer 3 representing a binary surface grid as a middle layer 2 with a variety of grid bars 5a . 5b and 5c educated. This can be done as already described by a combination of electron beam lithographic technology and dry chemical etching processes. For the production of the upper layer on this grid of the middle layer 2 Now two alternatives are possible.

For one thing, the top layer 1 as a continuous layer by means of wafer direct bonding on the middle layer 2 be applied. For this purpose, a wafer as a layer 1 on the footbridges 5a . 5b and 5c the middle layer 2 put on and connected to this.

Alternatively, the upper layer 1 be applied by coating from a shallow angle. In this case, store on the lower layer 3 opposite edges of the webs 5a . 5b and 5c the middle layer 2 amounts 11a . 11b and 11c of the coating material. By the radiation of the material 11a . 11b and 11c From a shallow angle, the material deposits extend 11a . 11b and 11c especially in the direction parallel to the plane of the layers 2 and 3 , This results in an upper layer with a fill factor that is greater than the fill factor of the middle layer. With complete coating, the upper layer can now be CMP-polished, so that here too, a closed and flat top layer 1 can result.

11 finally shows the third manufacturing method according to the invention, which is particularly suitable for substrates of lithium niobate. Here, in a first step by means of electron beam lithographic process masking 12 on a substrate 13 made of lithium niobate. From above are now through the openings of the masking 12 Ions on the substrate 13 whose energy is chosen so that the penetration depth of their main energy output is in the range in which the middle layer is to be arranged in the finished mirror. The area of the later upper layer is thereby traversed by the ions, without giving off a substantial part of their energy there. This creates an amorphized area 14 completely surrounded by untreated substrate material. The masking 12 can now be removed.

It can then be a new mask 15 , also be applied by electron beam lithographic methods, which show the structure of the upper layer 1 maps. There will be ions again through the masking 15 on the substrate 13 radiated, whose energy is now chosen so that the penetration depth of their main energy output in the area of the later upper layer 1 lies. This creates the amorphized area 16 , After irradiation with ions, the mask can now be used 15 are removed and the amorphized material are dissolved out in a wet chemical etching process. Again, a mirror is created with the three layers 1 . 2 and 3 as well as grid bars of the upper layer 4a . 4b and the middle layer 5a . 5b , A grid then has a variety of in 11d shown elements next to each other.
