Im Anschluss daran wird der Wafer mit geeigneten Verfahren von der noch nicht hermetisch geschützten Seite aus ausgedünnt. Das Maß der Ausdünnung richtet sich insbesondere nach der Eindringtiefe der Gräben 12 in das Trägersubstrat 1, nämlich insoweit als dass das Ausdünnen solange erfolgt bis die Böden der Gräben 12 freigelegt sind und die Füllsubstanz 13 zum Vorschein kommt. Im Anschluss daran wird auch auf die ausgedünnte Seite eine erfindungsgemäße Schutzschicht 2' aufgebracht. Details zu diesem Waferlevelpackaging-Verfahren finden sich desweiteren in der Patentanmeldung mit der Anmeldenummer 101 41 558.3, deren Inhalt insbesondere diesbezüglich hiermit in diese Anmeldung mitaufgenommen wird.
