目前LED的发光效率仅能达到10-20%,还有80。/。以上的能量转换成了 热量,发热问题始终是困扰大功率LED发展的重要问题,为了保证器件的 寿命, 一般LED温度在7(TC以上时会出现明显的光衰,所以散热对LED, 特别是对大功率LED意义重大。虽然现有的LED管已考虑了其散热问题, 但对于大功率LED,现有结构的散热仍满足不了使用的要求。本实用新型 公开一种高效散热型大功率LED封装结构,LED工作时芯片产生的热量能 通过热沉构件的散热和导热功能及时散失和导出,保证LED芯片不会因为 过热而失效。
发明内容
本实用新型的高效散热LED封装结构,由热沉构件(1 )、电极构件(2 )、 LED芯片(3)及聚光透镜(4)构成。热沉构件(1)为LED封装结构的关 键组件,热沉构件由高导热率的金属材料(铜、铝)冲压或挤压一次成型, 热沉构件中夹为聚光杯(11),聚光杯中心放置LED芯片(3),热沉构件沿 聚光杯直径方向二侧设有楔形容纳部分的键合凹槽(12),用于楔形结构的 电极构件嵌入其中而不至从热沉构件侧面脱离,热沉构件上部圆周设有供 聚光透镜直接键合装配的环形凹槽结构(13);热沉构件底部(相对聚光杯 面)或者整个侧面具有散热翅片(14),以增加热沉构件的有效散热面积。 电极构件(2)由环氧树脂包裹部分铜电极构成,为可嵌入热沉构件楔形容 纳部分的楔形结构,当其嵌入热沉构件,完成装配后,铜电极通过包裹的环氧树脂与热沉构件绝缘,同时电极构件上留有的凹槽能满足聚光透镜与 热沉构件及电极构件的直接键合装配。整个LED封装完毕后,热沉构件的 侧面全部裸露,并通过散热翅片增大底面面积将热量散失,同时其底面可
与二次散热构件相连,热量通过二次散热构件可及时导出。LED工作时芯 片产生的热量通过热沉构件的散热和导热功能及时散失和导出,保证LED 芯片不会因过热而失效。此LED封装结构中的热沉构件可以通过高导热率 的金属(铜、铝)冲压或挤压一次成型,便于工业化大批量生产。电极构 件结构简单,可以免去以往复杂的铜引线框架的制作。同时各构件组装简 易,可提高LED的封装效率,适用于大功率LED封装结构。

图1-图4为本实用新型实施例的立体图和剖、俯视图。 如图l所示,本实用新型实施例高效散热LED封装结构,由热沉构件 (1)、电极构件(2)、 LED芯片(3)及聚光透镜(4)构成。热沉构件(1) 为LED封装结构的关键组件,热沉构件由高导热率的紫铜材挤压一次成型, 热沉构件中央为聚光杯(11),聚光杯中心放置LED芯片(3), LED芯片焊 接在聚光杯中心铜面上,热沉构件沿聚光杯直径方向二侧设有楔形容纳部 分的键合凹槽(12),用于楔形结构的电极构件嵌入其中而不至从热沉构件 侧面脱落,热沉构件上部圆周设有聚光透镜的直接键合装配的环形凹槽结 构(13);热沉构件底部(相对聚光杯)具有翅片(14),以增加热沉构件 的有效散热面积。电极构件(2)由环氧树脂浇注紫铜电极预制而成,电极 构件为可嵌入热沉构件楔形容纳部分的楔形结构,当其嵌入热沉构件,完成装配后,铜电极通过包裹的环氧树脂与热沉构件绝缘,同时电极构件上 留有的凹槽能满足聚光透镜与热沉构件及电极构件的直接键合装配时,聚 光透镜边缘嵌入热沉构件和电极构件的凹槽中。整个LED封装完毕后,热 沉构件的底面全部裸露,并通过散热翅片增大底面面积将热散失,同时其

Claims (5)
1、一种高效散热型大功率LED封装结构,由热沉构件(1)、电极构件(2)、LED芯片(3)及聚光透镜(4)构成,其特征在于,所述电极构件为独立构件,嵌入所述由高导热率金属材料制成的热沉构件中,与所述LED芯片、聚光透镜装配,封装组成大功率LED封装结构。
2、 根据权利要求1所述的高效散热型大功率LED封装结构,其特征在于,所述LED热沉构件二侧设有楔形容纳部分,用于楔形结构的电极构件嵌入其中而不会从热沉构件的侧面脱离。
3、 根据权利要求1所述的高效散热型大功率LED管封装结构,其特征在于,所述LED热沉构件上部中心处设有聚光杯,用于放置LED芯片及LED发出光的聚集,上部边缘部分设有环形凹槽,用于聚光镜的装配。
4、 根据权利要求1所述的高效散热型大功率LED管封装结构,其特征在于,所述LED热沉构件除楔形容纳部分外,LED热沉构件的恻面完全裸露,且侧面上并设有翅片,以增加热沉构件侧面的散热面积。
5、 根据权利要求1所述的高效散热型大功率LED管封装结构,其特征在于,所述电极构件由环氧树脂包裹带有外部引线的铜电极构成,为可嵌入热沉构件楔形容纳部分的楔形结构,电极构件上有与热沉构件环形凹槽相连的凹槽,用于聚光镜的装配。
