Abstract

本发明涉及一种无磁性异物的无机填料粉体的制备方法包括以下步骤:S1,提供待处理粉体,加入水,制成第一浆料;S2,将第一浆料用磁性除铁设备除去磁性异物,形成第二浆料;S3,对第二浆料进行干燥、造粒,制成干燥造粒粉;S4,采用磁性除铁设备除干燥造粒粉中的磁性异物,制得无磁性异物的无机填料粉体。本发明还涉及应用该方法制得的无机填料粉体及其应用,避免了带磁性异物的无机填料粉体应用于芯片封装中带来的寿命短的隐患。
